High-power 980-nm AlGaAs/InGaAs strained quantum-well laser grown by OMVPE

High-power lattice-strained AlGaAs/InGaAs graded index separate-confinement heterostructure (GRINSCH) quantum-well lasers emitting at a 980-nm wavelength have been grown by organometallic vapor phase epitaxy (OMVPE) and fabricated with a self-aligned ridge-waveguide structure. Using a 3- mu m-wide and 750- mu m-long AR-HR coated laser, 30 mV of optical power was coupled into optical fibers with 28.6% efficiency. A dominating single-lobe far-field radiation pattern was obtained from a wedge-shaped ridge-waveguide laser for output power as high as 240 mW with a maximum output power of 310 mW.<>

Phase-shifterless beam-steering micro-slotline antenna

A novel beam-steering leaky-wave antenna that uses reactive loading capacitors along the leaky line is presented. The reactive loading varies the phase constant of the leaky line, altering the direction of the main beam. A prototype was constructed and tested, demonstrating that a beam scanning angle of 23° is obtained by periodically loading the 0.06527 pF capacitors along the leaky line at 4 GHz. An electronic beam-steering antenna of scanning angle 13° was established by replacing the metal-insulator-metal (MIM) capacitors with varactors     

赵41断块干扰试井资料分析

对晋县凹陷41断块油田采用小直径电子压力计试井新技术，成功地进行了干扰试井。通过对观察井、激动井所得试井资料的详细分析、评价，证实了干扰井组中各井间地层的连通性，为下一步实施注水开发提供了可靠的依据。同时，进行了地层产能的分析，做出了产能预测，认为随着原油流度、产能的降低，整个断块油藏产量将快速递减。因此，提出要对油藏及时补充能量，并采取原油降粘措施等建议。     

砷化镓声电荷转移延迟线的设计与工艺研究

由于声电荷转移(ACT)这一新颖的高速缓冲抽样技术的发明,使得新一代高速高频信号处理器件的实现成为可能。本文研究了第二代平面结构的ACT器件转移沟道的电位分布特性,给出了平面结构ACT延迟线的设计,并研究了ACT器件的工艺实现。     

通用菜单系统—UMS

下拉菜单作为应用软件系统的用户界面已成为一种趋势。本文提供一种可以在UNIX和DOS操作系统环境下运行的通用菜单系统UMS（Universal Menu System)。文中对UMS中菜单的数据结构、菜单的用户描述、菜单系统程序的自动生成、菜单的初始化、菜单的实现技术和操作以及应用软件的耦合等技术问题都进行了详细的讨论。同时也指出了软件存在的问题。     

Transient behavior of subthreshold characteristics of fullydepleted SOI MOSFETs

It has been found that the subthreshold currents of fully depleted silicon-on-insulator (SOI) MOSFETs show a transient behavior under certain front-gate and back-gate voltage conditions. The cause of this anomaly is explained, and applications for the phenomenon are pointed out. Particularly, a simple way to measure the silicon film thickness is suggested     

Adaptive control of arterial blood pressure with a learningcontroller based on multilayer neural networks

The authors discuss a two-model multilayer neural network controller for adaptive control of mean arterial blood pressure (MABP) using sodium nitroprusside. A model with an autoregressive moving average (ARMA), representing the dynamics of the system, and a modified backpropagation training algorithm are used to design the control system to meet specified objectives of design (settling time and undershoot/overshoot) and clinical constraints. The controller is associated with a weighting-determinant unit (WDU) to determine and update the output weighting factor of the parallel two-model neural network for adequate control action and a control-signal modification unit (CMU) to comply with clinical constraints and to suppress the effect of adverse noise and to improve the WDU performance. Extensive computer simulations indicate satisfactory performance and robustness of the proposed controller in the presence of much noise, over the full range of plant parameters, uncertainties, and large variations of parameters     

半绝缘砷化镓中碳含量对热稳定性的影响

本文报导了LEC法半绝缘砷化镓单晶中含碳量对SI-GaAs热稳定性的影响。在800℃以上退火,发现当晶体中C含量大于1.5×10~(16)cm~(-3)时,SI-GaAs的热稳定性变差;而C含量小于5×10~(15)cm~(-3)时,通常表现出良好的热稳定性。
