We report on the first successful growth of the quaternary alloy Cd1−yZnySexTe1−x(211) on 3-in. Si(211) substrates using molecular beam epitaxy (MBE). The growth of CdZnSeTe was performed using a compound CdTe effusion source, a compound ZnTe source, and an elemental Se effusion source. The alloy compositions (x and y) of the Cd1−yZnySexTe1−x quaternary compound were controlled through the Se/CdTe and ZnTe/CdTe flux ratios, respectively. Our results indicated that the surface morphology of CdZnSeTe improves as the Zn concentration decreases, which fits well with our previous observation that the surface morphology of CdZnTe/Si is poorer than that of CdSeTe/Si. Although the x-ray full-width at half-maximums (FWHMs) of CdZnSeTe/Si with 4% of Zn + Se remain relatively constant regardless of the individual Zn and Se concentrations, etched-pit density (EPD) measurements exhibit a higher dislocation count on CdZnSeTe/Si layers with about 2% Zn and Se incorporated. The enhancement of threading dislocations in these alloys might be due to an alloy disorder effect between ZnSe and CdTe phases. Our results indicate that the CdZnSeTe/Si quaternary material with low Zn or low Se concentration (less than 1.5%) while maintaining 4% total Zn + Se concentration can be used as lattice-matching composite substrates for long-wavelength infrared (LWIR) HgCdTe as an alternative for CdZnTe/Si or CdSeTe/Si.  相似文献

We propose two improved scalar multiplication methods on elliptic curves over Fqn where q = 2m using Frobenius expansion. The scalar multiplication of elliptic curves defined over subfield Fq can be sped up by Frobenius expansion. Previous methods are restricted to the case of a small m. However, when m is small, it is hard to find curves having good cryptographic properties. Our methods are suitable for curves defined over medium‐sized fields, that is, 10 ≤ m ≤ 20. These methods are variants of the conventional multiple‐base binary (MBB) method combined with the window method. One of our methods is for a polynomial basis representation with software implementation, and the other is for a normal basis representation with hardware implementation. Our software experiment shows that it is about 10% faster than the MBB method, which also uses Frobenius expansion, and about 20% faster than the Montgomery method, which is the fastest general method in polynomial basis implementation.  相似文献

A printed compact dipole antenna for dual ISM band (2.44 and 5 GHz) is presented. The proposed antenna fed by using a 50 /spl Omega/ coaxial line occupies a volume of 15/spl times/40/spl times/1 mm/sup 3/ (FR-4, permittivity 4.6). The impedance bandwidth for 10 dB return loss is about 400 MHz (from 2170 to 2570 MHz) at 2.4 GHz band and over 2300 MHz (from 4690 to beyond 7000 MHz) at 5 GHz band. The measured radiation gains range from 1.20 to 1.41 dBi at 2.4 GHz band and from 2.25 to 3.44 dBi at 5 GHz band, respectively.  相似文献

This study examined the effects of multitasking on persuasion, including comprehension and counterarguing of persuasive messages, which were presented in three different contexts: (a) nonmultitasking with full attention paid to the message, (b) multitasking with primary attention paid to the message, and (c) multitasking with secondary attention paid to the message. Consistent with predictions, the results suggested that multitasking reduced the actual and perceived levels of comprehension and also reduced counterarguing. The implications for research on persuasion are further discussed.  相似文献

This article integrates priming and framing into a cognitive-processing model that illustrates how the effects of watching a presidential debate might be influenced by a priming message as it interacts with an individual's schema. We examine how the frame of postdebate news analysis primes audience reflection on a previously viewed segment from the 2004 presidential debates (a process we identify as "primed reflection"). Results show that the influence of postdebate news analysis is a function of the interaction between the news-analysis frame (policy vs. performance) and the individual-level factors, namely, political knowledge and propensity to reflect on media content.  相似文献

Korea Multi‐Purpose Satellite‐5 (KOMPSAT‐5) is the first satellite in Korea that provides 1 m resolution synthetic aperture radar (SAR) images. Precise orbit determination (POD) using a dual‐frequency IGOR receiver data is performed to conduct high‐resolution SAR images. We suggest orbit determination strategies based on a differential GPS technique. Double‐differenced phase observations are sampled every 30 seconds. A dynamic model approach using an estimation of general empirical acceleration every 6 minutes through a batch least‐squares estimator is applied. The orbit accuracy is validated using real data from GRACE and KOMPSAT‐2 as well as simulated KOMPSAT‐5 data. The POD results using GRACE satellite are adjusted through satellite laser ranging data and compared with publicly available reference orbit data. Operational orbit determination satisfies 5 m root sum square (RSS) in one sigma, and POD meets the orbit accuracy requirements of less than 20 cm and 0.003 cm/s RSS in position and velocity, respectively.  相似文献

We investigated the resistive switching characteristics of Ir/TiOx/TiN structure with 50 nm active area. We successfully formed ultra-thin (4 nm) TiOx active layer using oxidation process of TiN BE, which was confirmed by X-ray Photoelectron Spectroscopy (XPS) depth profiling. Compared to large area device (50 μm), which shows only ohmic behavior, 250 and 50 nm devices show very stable resistive switching characteristics. Due to the formation and rupture of oxygen vacancies induced conductive filament at Ir and TiOx interface, bipolar resistive switching was occurred. We obtained excellent switching endurance up to 106 times with 100 ns pulse and negligible degradation of each resistance state at 85 °C up to 104 s.  相似文献

A polyhedral oligomeric silsesquioxane (POSS)-based insulating material with photocurable propyl-cinnamate groups (POSS-CYNNAM) was designed and synthesized through simple single step reaction for use as a gate dielectric in organic thin-film transistors (OTFT). POSS-CYNNAM was soluble in common organic solvents and formed a smooth thin film after spin-casting. A thin film of POSS-CYNNAM was cross-linked and completely solidified under UV irradiation without the use of additives such as photoacid generators or photoradical initiators. ITO/insulator/Au devices were fabricated and characterized to measure the dielectric properties of POSS-CYNNAM thin films, such as leakage current and capacitance. A pentacene-based OTFT using the synthesized insulator as the gate dielectric layer was fabricated on the transparent indium tin oxide (ITO) electrode, and its performance was compared to OTFTs using thermally cross-linked poly(vinyl phenol) (PVP) as the insulator. The fabricated POSS-CYNNAM OTFT showed a comparable performance to devices based on the PVP insulator with 0.1 cm2/Vs of the field effect mobility and 4.2 × 105 of an on/off ratio.  相似文献
