Large scale synthesis and delamination of 2D Mo2CT x (where T is a surface termination group) has been achieved by selectively etching gallium from the recently discovered nanolaminated, ternary transition metal carbide Mo2Ga2C. Different synthesis and delamination routes result in different flake morphologies. The resistivity of free‐standing Mo2CT x films increases by an order of magnitude as the temperature is reduced from 300 to 10 K, suggesting semiconductor‐like behavior of this MXene, in contrast to Ti3C2T x which exhibits metallic behavior. At 10 K, the magnetoresistance is positive. Additionally, changes in electronic transport are observed upon annealing of the films. When 2 μm thick films are tested as electrodes in supercapacitors, capacitances as high as 700 F cm?3 in a 1 m sulfuric acid electrolyte and high capacity retention for at least 10,000 cycles at 10 A g?1 are obtained. Free‐standing Mo2CT x films, with ≈8 wt% carbon nanotubes, perform well when tested as an electrode material for Li‐ions, especially at high rates. At 20 and 131 C cycling rates, stable reversible capacities of 250 and 76 mAh g?1, respectively, are achieved for over 1000 cycles.  相似文献

针对保证无人战斗机控制器的解耦性能和鲁棒性能问题,设计一个某无人战斗机的姿态控制器。将动态逆(DI)和定量反馈理论(QFT)相结合,用动态逆实现无人战斗机控制的动态解耦,用定量反馈理论保证控制器的鲁棒性能,并以实例进行仿真结果分析。仿真结果表明:在气动数据变化±30%的范围内,DI与QFT控制器可以实现对飞机姿态的精确控制,能很好地解决飞机的姿态控制问题,有较好的工程应用价值。  相似文献

The charge storage characteristics of P-channel Ge/Si hetero-nanocrystal based MOSFET memory has been investigated and a logical array has been constructed using this memory cell. In the case of the thickness of tunneling oxide T_ox=2nm and the dimensions of Si- and Ge-nanocrystal D_Si=D_Ge=5nm, the retention time of this device can reach ten years(~1×10~8s) while the programming and erasing time achieve the orders of microsecond and millisecond at the control gate voltage |V_g|=3V with respect to N-wells, respectively. Therefore, this novel device, as an excellent nonvolatile memory operating at room temperature, is desired to obtain application in future VLSI.  相似文献

Photoluminescence origin of nanocrystalline SiC films   总被引:1,自引:0,他引:1  
The nanocrystalline SiC films were prepared on Si then annealed at 800℃ and 1 000℃ for 30 minutes (111) substrates by rf magnetron sputtering and in a vacuum annealing system. The crystal structure and crystallization of as-annealed SiC films were determined by the Fourier transform infrared (FIR) absorption spectra and the X-ray diffraction (XRD) analysis. Measurement of photoluminescence (PL) of the nanocrystalline SiC (nc-SiC) films shows that the blue light with 473 nm and 477 nm wavelengths emitted at room temperature and that the PL peak shifts to shorter wavelength side and the PL intensity becomes stronger as the annealing temperature decreases. The time-resolved spectrum of the PL at 477 nm exhibits a bi-exponential decay process with lifetimes of 600 ps and 5 ns and a characteristic of the direct band gap. The strong blue light emission with short PL lifetimes suggests that the quantum confinement effect of the SiC nanocrystals resulted in the radiative recombination of the direct optical transitions.  相似文献

High performance flexible batteries are essential ingredients for flexible devices. However, general isolated flexible batteries face critical challenges in developing multifunctional embodied energy systems, owing to the lack of integrative design. Herein, inspired by scales in creatures, overlapping flexible lithium-ion batteries (FLIBs) consisting of energy storage scales and connections using LiNi0.5Co0.2Mn0.3O2 (NCM523) and graphite electrodes are presented. The scale-dermis structure ensures a high energy density of 374.4 Wh L−1 as well as a high capacity retention of 93.2% after 200 charge/discharge cycles and 40 000 bending times. A variable stiffness property is revealed that can be controlled by battery configurations and deformation modes. Furthermore, the overlapping FLIBs can be housed directly into the architecture of several flexible devices, such as robots and grippers, allowing to create multifunctionalities that go far beyond energy storage and include load-bearing and variable flexibility. This study broadens the versatility of FLIBs toward energy storage structure engineering of flexible devices.  相似文献

Conducting polymer hydrogels are widely used as strain sensors in light of their distinct skin-like softness, strain sensitivity, and environmental adaptiveness in the fields of wearable devices, soft robots, and human-machine interface. However, the mechanical and electrical properties of existing conducting polymer hydrogels, especially fatigue-resistance and sensing robustness during long-term application, are unsatisfactory, which severely hamper their practical utilities. Herein, a strategy to fabricate conducting polymer hydrogels with anisotropic structures and mechanics is presented through a combined freeze-casting and salting-out process. The as-fabricated conducting polymer hydrogels exhibit high fatigue threshold (>300 J m−2), low Young's modulus (≈100 kPa), as well as long-term strain sensing robustness (over 10 000 cycles). Such superior performance enables their application as strain sensors to monitor the real-time movement of underwater robotics. The design and fabrication strategy for conducting polymer hydrogels reported in this study may open up an enticing avenue for functional soft materials in soft electronics and robotics.  相似文献
