We performed numerical analysis of the current–voltage characteristics of long-wavelength infrared unipolar HgCdTe nBn photodetectors and compared those results with those of conventional p-on-n HgCdTe photodiodes. A computer program was applied to explain in detail the impact of the charge carrier generation and recombination processes on current densities. In our model the carrier diffusion, thermal generation–recombination, band-to-band tunneling, trap-assisted tunneling (via states located at mercury vacancies as well as dislocation cores), and impact ionization are included as potential limiting mechanisms. To validate the model, we compared the theoretical predictions with experimental data of high-quality p-on-n photodiodes published in the literature.  相似文献

Abstract

Thin films of the composition (Pb1?xLax)TiO3, PLT, with x=0.05, 0.10 and 0.15 were sequentially pulsed laser deposited on Pt(Si) substrates at 200°C, followed by post-annealing at 550–600°C in furnace to result in a film with graded composition. The ferroelectric properties of the graded materials are markedly different from those of the uniform thin PLT films. For down graded materials, which contain PLT5 composition (x=0.05) at the top and PLT 15 composition (x=0.15) at the bottom of the films, the hysteresis loops are slim and the width of the P-E curves increases with voltage cycling, attaining an equilibrium polarization states similar to the P-E properties of PLT 15 thin films. By contrast, the ferroelectric hysteresis properties reaches the same value as those of PLT5 thin films when the composition is up-graded.  相似文献

An improvement of NbTi alloy functional properties by equal-channel multi-angle pressing (ECMAP) combined with hydrostatic extrusion, drawing and thermal treatment is revealed. The ECMAP method allows to increase the billet accumulated deformation with preserving its initial dimensions. The formed highly dispersed and homogeneous nanocrystalline structure with a more uniform distribution of α-phase precipitations as a result of ECMAP treatment improves the functional properties of the alloy. In the field of 5 T, the critical current density in wire samples produced with application of the ECMAP method is enhanced approximately by a factor of 2 in comparison with the values obtained for the samples produced without the ECMAP treatment.  相似文献

The teaching and learning of algebraic word problems is a basic component of elementary education. Recently, to facilitate its learning, a few approaches for automatically solving algebraic and arithmetic word problems have been proposed. These systems generally use either natural language processing (NLP) or a combination of NLP and machine learning. However, they have low accuracy due to their large feature sets, extracted using limited preprocessing techniques. In this research work, we propose a template‐based approach that was developed by following a two‐step process. In the first step, we predict an equation template from a training dataset using NLP and a classification mechanism. The next step is to instantiate the predicted template with nouns and numbers through reasoning. To validate the proposed methodology, a prototype system was implemented. We then compared the proposed system with the existing systems using their respective datasets and the proposed dataset. The experimental results show improvement in accuracy, with an average precision of 80.6% and average recall of 83.5%.  相似文献

We present the results of numerical simulations and experimental data of band gap-engineered higher operating temperature mercury cadmium telluride barrier photodiodes working in a middle wavelength infrared radiation and a long wavelength infrared radiation range of an infrared radiation spectrum. Detailed numerical calculations of the detector performance were made with our own computer software taking into account Shockley Hall Read, Auger, band-to-band and trap-assisted tunneling and dislocation-related currents. We have also simulated a fluctuation phenomena by using our Langevin-like numerical method to analyze shot, diffusion, generation–recombination and 1/f noise.  相似文献

Using electrochemical impedance spectroscopy (EIS) and relaxation method with galvanostatic perturbation (RM) the kinetics and mechanism of the magnesium electrode reaction in pure molten M9Cl2 have been determined at several temperatures. A three-step electrode process has been found, the high frequency process being pure charge transfer with the low frequency process showing mixed charge transfer-diffusion character. The low frequency step has also been treated as a preceding chemical reaction followed by charge transfer. On the basis of the corresponding exchange current densities and Warburg diffusion impedance, a mechanism of the overall electrode reaction in this melt is proposed.  相似文献
