Comparative assessment of III?CV heterostructure and silicon underlap DG-MOSFETs, is done using 2D Sentaurus TCAD simulation. III?CV heterostructure device has narrow-band In0.53Ga0.47As and wide-band InP layers for body, and high-K gate dielectric. Density gradient model is used for simulation and interface traps are considered. Benchmarking of simulation results show that III?CV device provides higher on current, lesser delay, lower energy-delay product and lower DIBL than silicon device. However III?CV device has higher SS and lower I on/I off than silicon device. The results indicate that there is a need to optimize the I on/I off, SS and DIBL values for specific circuits.  相似文献

Controlled release tablets containing a poorly water-soluble drug, indomethacin (IDM), acrylic polymers (Eudragit® RD 100, Eudragit® L 100, or Eudragit® S 100), and triethyl citrate (TEC) were prepared by hot-melt extrusion. The physicochemical and IDM release properties of the controlled release hot-melt extrudates were investigated. Indomethacin (IDM) was found to be both thermally and chemically stable following hot-melt extrusion processing and displayed a plasticizing effect on Eudragit® RL PO as demonstrated by a decrease in the glass transition temperatures of the polymer. The inclusion of either Pluronic® F68, Eudragit® L 100, or Eudragit® S 100 in the powder blend containing Eudragit® RD 100 prior to processing increased the rate of release of the IDM from the extrudates. An increase in the media pH and a decrease in the granule particle size also increased the rate of release of IDM. The inclusion of TEC up to 8% in the granule formulation or compressing the granules into tablets had no significant effect on the drug release rate. Indomethacin (IDM) was transformed from a crystalline Form I into an amorphous form in the Eudragit® RD 100 granules following hot-melt extrusion. The thermal processing facilitated the formation of a solid solution with a continuous matrix structure that was shown to control drug diffusion from the extrudates.  相似文献

Electrocardiogram (ECG) is the P, QRS, T wave indicating the electrical activity of the heart. The subtle changes in amplitude and duration of ECG cannot be deciphered precisely by the naked eye, hence imposing the need for a computer assisted diagnosis tool. In this paper we have automatically classified five types of ECG beats of MIT-BIH arrhythmia database. The five types of beats are Normal (N), Right Bundle Branch Block (RBBB), Left Bundle Branch Block (LBBB), Atrial Premature Contraction (APC) and Ventricular Premature Contraction (VPC). In this work, we have compared the performances of three approaches. The first approach uses principal components of segmented ECG beats, the second approach uses principal components of error signals of linear prediction model, whereas the third approach uses principal components of Discrete Wavelet Transform (DWT) coefficients as features. These features from three approaches were independently classified using feed forward neural network (NN) and Least Square-Support Vector Machine (LS-SVM). We have obtained the highest accuracy using the first approach using principal components of segmented ECG beats with average sensitivity of 99.90%, specificity of 99.10%, PPV of 99.61% and classification accuracy of 98.11%. The system developed is clinically ready to deploy for mass screening programs.  相似文献

This study encompasses the characterization of corona-treated milky white co-extruded polyethylene films. The surface energies developed at various applied voltages were investigated by standard wetting (dyne) solutions of binary liquid mixtures. A maximum treatment of 40 dynes/cm was achieved at 3.0 kW of the applied load. Maximum heat seal joint strength of 1.05 kN/m was achieved only when an untreated/untreated surface combination was sealed, while a treated/treated surface combination exhibited the minimum heat seal joint strength of 0.98 kN/m. Standard Scotch tape method was employed for testing peel adhesion. An applied load of more than 3.0 kW shows a decreasing trend in surface energy. The coefficient of friction on the treated surface was also investigated. Aging under different environmental conditions had hardly any impact on the treatment levels within the time period under study. A sufficiently opaque (Opacity—99%) white film at Titanium dioxide (TiO2) loading of 7.5% resulted in a very good barrier film.  相似文献
