We have grown Ge x Si1-x (0 <x < 0.20,1000–3000Å thick) on small growth areas etched in the Si substrate. Layers were grown using both molecular beam epitaxy (MBE) at 550° C and rapid thermal chemical vapor deposition (RTCVD) at 900° C. Electron beam induced current images (EBIC) (as well as defect etches and transmission electron microscopy) show that 2800Å-thick, MBE Ge0.19Si0.81 on 70-μm-wide mesas have zerothreading and nearly zero misfit dislocations. The Ge0.19Si{0.81} grown on unpatterned, large areas is heavily dislocated. It is also evident from the images that heterogeneous nucleation of misfit dislocations is dominant in this composition range. 1000Å-thick, RTCVD Ge0.14Si0.86 films deposited on 70 μm-wide mesas are also nearly dislocation-free as shown by EBIC, whereas unpatterned areas are more heavily dislocated. Thus, despite the high growth temperatures, only heterogeneous nucleation of misfit dislocations occurs and patterning is still effective. Photoluminescence spectra from arrays of GeSi on Si mesas show that even when the interface dislocation density on the mesas is high, growth on small areas results in a lower dislocation density than growth on large areas. 相似文献

A large-scale antenna system(LSAS) with digital beamforming is expected to significantly increase energy efficiency(EE) and spectral efficiency(SE) in a wireless communication system. However, there are many challenging issues related to calibration, energy consumption, and cost in implementing a digital beamforming structure in an LSAS. In a practical LSAS deployment, hybrid digital-analog beamforming structures with active antennas can be used. In this paper, we investigate the optimal antenna configuration in an N × M beamforming structure, where N is the number of transceivers, M is the number of active antennas per transceiver, where analog beamforming is introduced for individual transceivers and digital beamforming is introduced across all N transceivers. We analyze the green point, which is the point of maximum EE on the EE-SE curve, and show that the log-scale EE scales linearly with SE along a slope of-lg2/N. We investigate the effect of M on EE for a given SE value in the case of fixed NM and independent N and M. In both cases, there is a unique optimal M that results in optimal EE. In the case of independent N and M, there is no optimal(N, M) combination for optimizing EE. The results of numerical simulations are provided, and these results support our analysis. 相似文献

Dichlorvos applied weekly at the rate of 14.0 μg/l gave good control of Ephestia kuehniella in a flour mill. Other insects were also controlled. The insecticide was dispensed automatically by electrically operated sprayers when the mill was unoccupied. Exposure of test insects and chemical determinations of atmospheric concentrations showed that good distribution of vapour was obtained. Concentrations of dichlorvos were at a safe level for working well before the mill reopened after 8 hr. Contamination of flour was negligible. There has been a regulatory movement toward the required use of tamper-evident containers for fresh blue crab meat. North Carolina passed tamper-evident regulations in 1993. Blue crab processors had little information on possible changes in head-space gases, microbial growth, chemical decomposition, sensory quality, or shelf life caused by the new containers. Chemical, microbiological, physical, and sensory changes in fresh crab meat were monitored during 18 days of storage in ice and 13 days of storage refrigerated at 4 degrees C. "Special" blue crab meat, chosen for the study, is the least expensive commercial form of white crab meat. The crab meat was packaged in four retail containers: copolymer polyethylene cups with polyethylene snap-on lids, copolymer polyethylene cups with snap-on polyethylene lids fastened to the cup with heat-shrink low-density polypropylene seals, copolymer polyethylene cans with aluminum easy-open ends, and copolymer polypropylene cups with a tamper-evident pull-tab on the lid. Control samples packaged in industry standard copolymer polyethylene cups maintained higher oxygen levels than meat stored in tamper-evident containers. No consistent differences in quality or shelf life were detected among the containers. Market shelf life was limited to 6 days for meat held at 4 degrees C and 15 days for meat held at 0 degrees C. Sensory quality deteriorated 6 days earlier for crab meat held at 4 degrees C than meat held at 0 degrees C. Collateral work showed that toxin production by Clostridium botulinum neither occurred following 18 days of storage at 4 degrees C nor after 15 days of storage at 10 degrees C. Definite spoilage occurred before any toxin production. The study suggests that blue crab processors can safely use the new tamper-evident packaging, which has little or no effect on product quality or shelf life. A new algorithm based on a SPICE-like simulator that searches for multiple operating points automatically, with no user intervention required, is presented. This algorithm, which exploits the asymmetrical properties of nonlinear mappings that describe multistable circuits, has been implemented into a program which automatically finds multiple (in most cases, all) operating points of a circuit. In addition to finding multiple operating points, this method offers another feature: it is capable of detecting the stability of a particular operating point. Another useful feature of this method is that it allows the user to gauge how close a particular circuit is to possessing multiple operating points. For circuits known to possess multiple operating points, this method allows the user to specify which operating point is encountered first. Unlike other continuation methods, circuit element models are not modified; only augmenting resistors are required. Hence, this approach lends itself well as an "add-on" to existing circuit simulators. A number of circuit examples are given. 相似文献

A Minipaster apparatus, based on a Haake Rotary Viscometer, was developed to investigate thermal pasting of aqueous starch suspensions, and to study the effects of varying heating rate, holding time and holding temperature, and of varying starch concentration. Comparison has been made with a Brabender Visco-amylograph. Attention is drawn to the marked serial dependence of the simple pasting parameters, peak viscosity temperature, peak viscosity, breakdown viscosity and setback viscosity. Poly(3,4-ethylenedioxythiophene):polystyrene sulfonate (PEDOT:PSS) has been one of the most established hole transport layers (HTL) in organic solar cells (OSCs) for several decades. However, the presence of PSS− ions is known to deteriorate device performance via a number of mechanisms including diffusion to the HTL-active layer interface and unwanted local chemical reactions. In this study, it is shown that PSS− ions can also result in local p-doping in the high efficiency donor:non-fullerene acceptor blends – resulting in photocurrent loss. To address these issues, a facile and effective approach is reported to improve the OSC performance through a two-component hole transport layer (HTL) consisting of a self-assembled monolayer of 2PACz ([2-(9H-Carbazol-9-yl)ethyl]phosphonic acid) and PEDOT:PSS. The power conversion efficiency (PCE) of 17.1% using devices with PEDOT:PSS HTL improved to 17.7% when the PEDOT:PSS/2PACz two-component HTL is used. The improved performance is attributed to the overlaid 2PACz layer preventing the formation of an intermixed p-doped PSS− ion rich region (≈5–10 nm) at the bulk heterojunction-HTL contact interface, resulting in decreased recombination losses and improved stability. Moreover, the 2PACz monolayer is also found to reduce electrical shunts that ultimately yield improved performance in large area devices with PCE enhanced from 12.3% to 13.3% in 1 cm2 cells. 相似文献

Considerable interest has been shown commercially in the buried contact solar cell (BCSC) approach, particularly for large area one-sun cells and large area concentrator cells. Efficiencies in the range of 21-22% have been independently confirmed by Sandia National Laboratories for a 20-cm2 device operating at 20 suns using prismatic covers. An alternative, innovative approach for groove and metallization formation has enabled the demonstration of similar efficiencies but without the use of prismatic covers.
