We present a new theory for photogenerated carrier escape rates from single quantum wells, as a function of an applied electric field, that includes thermionic emission, direct tunneling, and tunneling via thermal occupation of upper subbands, and compare the results for GaAs/AlxGa1-xAs quantum wells with recent experiments. We account for the two dimensional (2D) density of states below the barrier, assume thermal equilibrium of carriers within the well, allow for the possibility of strain in the well and/or barrier, and include the contribution to electron thermionic emission from indirect conduction band minima. Our expressions for thermionic emission reduce, in the limit of large well width, to those derived by assuming a three-dimensional (3D) density of states. The results for electron emission from GaAs/AlxGa1-xAs quantum wells with x=0.2 and x=0.4 barriers at room temperature agree well with experiment. For wells with x=0.2 barriers, thermally assisted tunneling overtakes thermionic emission around 40 kV/cm, while for wells with x=0.4 barriers thermionic emission from the L valley conduction band minima dominates for fields less than 70 kV/cm. For holes we show that the escape rates are very sensitive to the in-plane effective masses, and results using simple expressions for the in-plane masses that do not include light/heavy-hole mixing agree poorly with experiment. The agreement with experiment is improved using in-plane masses that include light/heavy-hole mixing, particularly for wells with high barriers. We suggest that agreement with experiment would be improved by using more accurate in-plane hole masses for all of the subbands  相似文献

In many industries, there are applications that require the joining of stainless steel and copper components; therefore, the welding of dissimilar stainless steel/copper joints is a common process. For this investigation, the optimal brazing conditions and suitable filler metals for laser brazing of stainless steel/copper lap joints were studied. Tensile shear force increases with increases in the laser spot diameter or in the laser irradiation angle, which is associated with increased bonding width; however, as bonding width approaches 2 mm, tensile shear force reaches a saturated value due to fracturing at the HAZ of the Cu base plate. In order to obtain joints with high tensile shear strength, laser brazing was optimized by using Cu–Si-based filler metal under the following conditions: laser power, 4 kW; spot diameter, 3 mm; laser irradiation angle, 80°; irradiation position shift, 0.6 mm; brazing speed, 0.30 m/min; and filler metal feed speed, 0.30 min. Concerning filler metals, it was found that the Ni–Cu type showed relatively large tensile shear force even at high welding speeds in comparison with those of the Cu–Si, Cu, Cu–Ni, Ni–Cu and Ni types, respectively.  相似文献

The incidence and levels of Vibrio parahaemolyticus and thermostable direct hemolysin gene (tdh)-positive organisms in retail seafood were determined. The most probable number-polymerase chain reaction (MPN-PCR) method using a PCR procedure targeting the species-specific thermolabile hemolysin gene (tlh) and tdh was used to determine the levels of V. parahaemolyticus and tdh-positive organisms, respectively. In seafood for raw consumption, V. parahaemolyticus was found in four (13.3%) of 30 fish samples, 11 (55.0%) of 20 crustacean samples, and 29 (96.7%) of 30 mollusc samples. Levels of V. parahaemolyticus were below 10(4) MPN/100 g in all fish and crustacean samples tested. However, they were above 10(4) MPN/100 g in 11 (36.7%) of the 30 mollusc samples. In all seafood for raw consumption, the level of tdh-positive organisms was below the limit of detection (< 30 MPN/100 g). In seafood for cooking, V. parahaemolyticus was found in 15 (75.0%) of 20 fish samples, nine (45.0%) of 20 crustacean sample, and 20 (100%) of 20 mollusc samples. Levels of V. parahaemolyticus were above 10(4) MPN/100 g in only three (15.0%) and one (5.0%) of the 20 fish and 20 crustacean samples, respectively. However, they were above 10(4) MPN/100 g in 18 (90.0%) of the 20 mollusc samples. In seven (35.0%) of the 20 mollusc samples, tdh-positive organisms were found and their levels ranged from 3.6x10 to 1.1 x 103 MPN/100 g. From four of seven tdhpositive samples, tdh-positive V. parahaemolyticus was isolated.  相似文献

High tensile strength fibers of poly[(R)‐3‐hydroxybutyrate‐co‐(R)‐3‐hydroxyhexanoate] [P(3HB‐co‐3HH)], a type of microbial polyesters, were processed by one‐step and two‐step cold‐drawn method with intermediate annealing. Thermal degradation behaviors were characterized by differential scanning calorimeter and gel permeation chromatography measurements. Thermal analyses were revealed that molecular weights decreased drastically within melting time at a few minute. One‐step cold‐drawn fiber with drawing ratio of 10 showed tensile strength of 281 MPa, while tensile strength of as‐spun fiber was 78 MPa. When two‐step drawing was applied for P(3HB‐co‐3HH) fibers, the tensile strength was led to 420 MPa. Furthermore, the optimization of intermediate annealing condition leads to enhance the tensile strength at 552 MPa of P(3HB‐co‐3HH) fiber. Wide‐angel X‐ray diffraction measurements of these fibers suggest that the fibers with high tensile strength include much amount of the planer‐zigzag conformation (β‐form) as molecular conformation together with 21 helix conformation (α‐form). © 2014 Wiley Periodicals, Inc. Small reservoirs play an important role in supporting the local economy in the savannah areas of Brazil and are primarily used for the provision of water for irrigation and watering livestock. Hundreds of small reservoirs have been built in the last few decades in the Preto River Basin, but efficient water management and sound planning are hindered by inadequate knowledge of the number, storage capacity and spatial distribution of reservoirs in the basin. The main reason for the lack of this information is that current methodologies for quantifying the physical parameters of reservoirs are laborious, time consuming and costly. To address this lack of data, a simple method to estimate reservoir storage volumes based on remotely sensed reservoir surface area measured with LANDSAT was developed. The method was validated with a subset of reservoirs in the Preto River Basin for which surface areas, shapes and depths were determined with ground-based survey measurements. The agreement between measured and the remotely sensed reservoir volumes was satisfactory, indicating that remotely-sensed images can be used for improved management of water in the Brazilian Savannah region. With the newly developed methods we found that the Preto River Basin’s 147 small reservoirs can store 19 × 106 m3 of water at full capacity.  相似文献

The purpose of this paper is to argue that the hybrid formalism fits naturally in the context of David Lewis’s counterfactual logic and that its introduction into this framework is desirable. This hybridization enables us to regard the inference “The pig is Mary; Mary is pregnant; therefore the pig is pregnant” as a process of updating local information (which depends on the given situation) by using global information (independent of the situation). Our hybridization also has the following technical advantages: (i) it preserves the completeness and decidability of Lewis’s logic; (ii) it allows us to characterize the Limit Assumption as a proof-rule with some side-conditions; and (iii) it enables us to establish a general Kripke completeness result by using the proof-rule corresponding to the Limit Assumption.  相似文献

The effect of the dispersing procedure on the aggregate size, membrane fluidity and the pharmacokinetics were evaluated for the lipid A analog E5531. The size of the aggregates prepared by the pH-jump method (pH 11.0 → 7.3) was decreased, reaching 20 nm with increasing dispersing time in 0.003 N NaOH (pH 11.0). The membrane fluidity of the aggregates increased with increasing dispersing time. When prepared by the normal dilution method (pH 7.3 → 7.3), the size of the aggregates remained constant at 150 nm and the membrane fluidity was smaller compared to samples prepared by the pH-jump method. Using samples with different degrees of hydration and different membrane fluidities prepared by the pH-jump method, the pharmacokinetics after intravenous administration into rats were evaluated, and the data obtained confirmed that the membrane fluidity was correlated with the pharmacokinetics in rat. In addition, E5531 vials were stable for 24 months at room temperature when used within 24 hr after reconstitution.  相似文献

Pulse responses of top-illuminated GaAs metal-semiconductor-metal photodetectors (MSM PDs) are evaluated by using a two-dimensional ensemble Monte Carlo technique. Fundamental assumptions and the model used for the evaluation are detailed. Pulsewidths for MSM PDs are presented as functions of the gap length between metal electrodes and the photon energy of optical pulses. It is also shown that reducing the thickness of the absorption region is very effective for shortening the pulsewidth of MSM PDs  相似文献
