Liquid phase epitaxial growth of InP/InGaAs(P) infrared emitting diodes was studied systematically. Small area surface emitting LED chips were prepared to cover completely the 1100–1700 nm wavelength ranges. Nine different diodes were fabricated with optimal spacing of the peak emission wavelengths in order to have sufficient overlapping of their spectra. Efficient LEDs with narrow spectra have been realised by careful selection of the layer structure and growth conditions. Thick active layers with constant composition and abrupt interfaces have been grown for each emission wavelength. The long wavelength diodes (1275–1675 nm) were grown with additional quaternary layer(s) to prevent the melt-back of the active layer by InP melt. Low growth temperature (590°C) was used to prepare the LED structures. In the spectral range of 1250–1520 nm higher growth temperatures (625–645°C) were necessary to improve the device parameters. Such phenomena confirm the existence of the miscibility gap in the InGaAsP quaternary crystal system. Quaternary layers grown in the middle of the immiscibile region showed non-uniform composition and ragged interfaces at the upper heterojunction.  相似文献

The contribution of the various hippocampal regions to the maintenance of epileptic activity, induced by stimulation of the perforant path or commissural system, was examined in the awake rat. Combination of multiple-site recordings with silicon probes, current source density analysis and unit recordings allowed for a high spatial resolution of the field events. Following perforant path stimulation, seizures began in the dentate gyrus, followed by events in the CA3-CA1 regions. After commissural stimulation, rhythmic bursts in the CA3-CA1 circuitry preceded the activation of the dentate gyrus. Correlation of events in the different subregions indicated that the sustained rhythmic afterdischarge (2-6 Hz) could not be explained by a cycle-by-cycle excitation of principal cell populations in the hippocampal-entorhinal loop. The primary afterdischarge always terminated in the CA1 region, followed by the dentate gyrus, CA3 region and the entorhinal cortex. The duration and pattern of the hippocampal afterdischarge was essentially unaffected by removal of the entorhinal cortex. The emergence of large population spike bursts coincided with a decreased discharge of interneurons in both CA1 and hilar regions. The majority of hilar interneurons displayed a strong amplitude decrement prior to the onset of population spike phase of the afterdischarge. These findings suggest that (i) afterdischarges can independently arise in the CA3-CA1 and entorhinal dentate gyrus circuitries, (ii) reverberation of excitation in the hippocampal-entorhinal loop is not critical for the maintenance of afterdischarges and (iii) decreased activity of the interneuronal network may release population bursting of principal cells.  相似文献

The solid-state synthesis of a tetrathiafulvalene–chloranil (TTF–CA) complex was demonstrated, and progress in the formation of the complex was monitored using a GaP Raman terahertz (THz) spectrometer. Clear transitions in the THz absorption spectra indicated that the mixture of TTF and CA became the black phase TTF–CA complex. The results of X-ray diffraction, Raman scattering, and FTIR spectra are presented as supporting evidence.  相似文献

Tungsten trioxide and two types of tin dioxide were compacted at different pressures and then sintered at different temperatures in order to study how the microstructure formed is dependent on these parameters. The structures were studied using dilatometric and porosimetric techniques and also using electron microscopy. X-ray diffraction was used to ascertain the completeness of the decomposition reaction of SnSO4 being converted to SnO2. Tin dioxide, which was prepared from tin sulphate by calcining, was characterised by a large specific surface area. For all three materials studied the mean pore size was found to increase and the specific surface area was found to decrease with increasing sintering temperature. In the case of WO3 the total pore volume decreased markedly as the sintering temperature was increased from 900 to 1000° C. However, in the case of SnO2, the total pore volume remained almost constant in the sintering temperature range of 600 to 1500° C. In the case of SnO2 derived from SnSO4 the sintered density was about 45% of the theoretical value while for the conventionally made SnO2 the sintered density was about 55% of the theoretical value. The sintered density of WO3 was found to show a marked increase, from 55% to 70% of the theoretical value, as the sintering temperature was raised from 1000 to 1100° C.  相似文献

In the speech synthesis model presented in this paper, voiced speech is synthesized as the sum of sinusoidally modulated two FM sinusoids corresponding to the first and second formants. Each FM signal is generated such that its amplitude is equal to the formant amplitude, its carrier frequency to the formant frequency or its linear combination, its modulation frequency to the pitch, and its modulation index to one fifth of the carrier to modulation frequency ratio. Unvoiced speech is generated by shifting the center frequency of a low-pass noise with a bandwidth of 1 KHz, to the frequency where the energy of the unvoiced speech is concentrated. The drawbacks of this scheme are that the pitch and the formant frequencies of the FM signals may deviate up to 40% and 9%, respectively, and spurious formants may occur. A hardware implementation can be accomplished by driving a linear analog circuitry which can simply be integrated on a single chip, by a digital computer which supplies voltages at every T = 5 ms corresponding to seven parameter values. Examples of the signals and spectrograms of synthesized speech obtained by both synthesis by analysis and synthesis by rule are given along with a set of rules for text-to-speech synthesis of Turkish. It is observed that the speech synthesized by analysis loses the speaker's identity but it is highly intelligible, while understanding the speech synthesized by rules requires a training period.  相似文献

Polylactide stereocopolymer multifilament fibers were prepared by wet spinning and subsequent hot drawing. The stereocopolymers were poly‐(L,D ‐lactide) [P(L,D )LA], L/D ratio 96/4, and poly‐(L,DL ‐lactide) [P(L,DL )LA], L/DL ratio 70/30. They were dissolved in dichloromethane and coagulated in a spin bath containing ethanol. The hot‐drawing temperature was 65°C. The draw ratios (DR) were upto 4.5 to the P(L,D )LA 96/4 filaments and upto 3 to the P(L,DL )LA 70/30 filaments. Wet spinning decreased crystallinities of both copolymers. Hot drawing increased the crystallinity of the P(L,D )LA 96/4 filament but not to the level of the original copolymer, whereas the as‐spun and the hot‐drawn P(L,DL )LA 70/30 filaments were amorphous. The filament diameter, tenacity, Young's modulus, and elongation at break were dependent on the DR. The maximum tenacity (285 MPa) and Young's modulus (2.0 GPa) were achieved with the P(L,D )LA 96/4 filament at the DR of 4.5. Respectively, the maximum tenacity of the hot‐drawn P(L,DL )LA 70/30 filament was 175 MPa and Young's modulus 1.3 GPa at the DR of 3. 基于薄壁杆件结构双向弯曲理论,计及其剪切变形与纵向翘曲,引入纵向位移的插值函数,建立了考虑剪力滞后影响的槽形截面梁桥受弯分析的哈密顿对偶求解体系,用半离散精细积分法求该体系的高精度数值解。计算结果表明,本方法具有较高的精度和适用性,可方便地用于槽形截面梁桥的计算。  相似文献
