We have demonstrated, for the first time, a novel three-dimensional (3D) memory chip architecture of stacked-memory-devices-on-logic (SMOL) achieving up to 95% of cell-area efficiency by directly building up memory devices on top of front-end CMOS devices. In order to realize the SMOL, a unique 3D Flash memory device and vertical integration structure have been successfully developed. The SMOL architecture has great potential to achieve tera-bit level memory density by stacking memory devices vertically and maximizing cell-area efficiency. Furthermore, various emerging devices could replace the 3D memory device to develop new 3D chip architectures.  相似文献

This paper deals with the methods of three-dimensional fixed-point wind speed real-time simulation modelled in large band, in order to use them in test rigs for experimental investigation of the wind energy conversion systems. The medium- and long-term components of the non-stationary wind speed are considered as known, being issued from measured data or by adopting a generic model. The spectral characteristics of three-dimensional turbulence are described either by the Kaimal or the von Karman models. The turbulence intensity and the length scale that take part in these models are calculated by the site parameters, using current standards. The basic idea of the methods for large-band three-dimensional wind simulation is to use rational shaping filters that approximate non-integer orders shaping filters issued from the Kaimal and the von Karman models. All the synthesized rational shaping filters use one time constant, automatically adapted to the medium- and long-term components that pilot the other time constants of the shaping filters by a set of parameters practically constant. Some numerical results concerning time series that simulate the non-stationary wind speed with three-dimensional turbulence components based on Kaimal and von Karman models are presented.  相似文献

A two-dimensional isoparametric Hermitian element is investigated for use in potential field problems with irregular geometry. Nodal degrees-of-freedom are the potential, the gradients in the directions normal and tangential to the element sides, and the twist. In applying the isoparametric principle a simple approximation is used which in general guarantees C1 continuity only at the element corners. The present version is restricted to 90-degree interior angles. The element is applied in the Galerkin solution of the steady-state continuity equation and several examples are presented. It is found that in cases where the potential field is simple but the element is strongly distorted, gradients obtained from the Hermite are not as accurate as those from the Lagrange-type cubic element having the same number of degrees-of-freedom. When the potential field is complex and the distortion is small, the Hermitian gradients are comparable to those of the Lagrange cubic; with increasing distortion they are comparable at the boundaries but less so in the interior. The errors in the potentials themselves are very similar, both elements giving a high degree of accuracy. Since all of its degrees-of-freedom are shared by four elements in the interior of a grid, the Hermite element is approximately 20 per cent more efficient than the Lagrange cubic for all but the smallest grids. Also, since the Hermite uses fewer nodes, data handling is greatly reduced. The element appears to be attractive at least in the area of groundwater flow.  相似文献

In consideration of results of a preceding paper the mathematical evaluation of conversion curves obtained by alkaline hydrolysis of ester bonds of ethyl acrylateacrylonitrile-divinylbenzene bead copolymers was carried out. Apple pulp suspensions to which different kinds of pectin in concentration up to 500 g.m–3 was added were studied electrophoretically. It was shown that the natural pectin exerts an essential influence upon the adsorption ability of the pectin added, and upon the electrokinetic potential of the tissue particles respectively.

The quantitative changes in the main carotenoids (capsorubin, capsanthin, β + χ-carotene, zeaxanthin + lutein) of red pepper powder and dried red pepper during the storage have been investigated. Four drying temperature conditions such as 60, 70, 80 and 90 °C have been used. The total pigment of the dried red pepper was found to be slightly affected by the drying temperature. During the storage, the stability of the main carotenoids was dependent on the drying conditions of the product. The rate constants of degradation and the half-life period of the main pigments have been calculated under these 4 temperature conditions, too.  相似文献
