This paper demonstrates gate-all-around (GAA) n- and p-FETs on a silicon-on-insulator with /spl les/ 5-nm-diameter laterally formed Si nanowire channel. Alternating phase shift mask lithography and self-limiting oxidation techniques were utilized to form 140- to 1000-nm-long nanowires, followed by FET fabrication. The devices exhibit excellent electrostatic control, e.g., near ideal subthreshold slope (/spl sim/ 63 mV/dec), low drain-induced barrier lowering (/spl sim/ 10 mV/V), and with I/sub ON//I/sub OFF/ ratio of /spl sim/10/sup 6/. High drive currents of /spl sim/ 1.5 and /spl sim/1.0 mA//spl mu/m were achieved for 180-nm-long nand p-FETs, respectively. It is verified that the threshold voltage of GAA FETs is independent of substrate bias due to the complete electrostatic shielding of the channel body.  相似文献

Most recently proposed wireless dynamic channel allocation methods have used carrier-to-interference (C/I) information to increase the system performance. Power control is viewed as essential for interference-limited systems. However, the performance of such systems under an imbalance of load among cells, as may occur often in microcells, is largely unknown. Here, we study a typical interference-limited dynamic channel allocation policy. Calls are accepted if a channel can be assigned that will provide a minimum C/I, and power control and intracell handoffs are used to maintain this level. We focus on the relationship between system performance and the amount of imbalance in load among neighboring cells. Previous studies for systems that do not use C/I information have found that dynamic channel allocation (DCA) outperforms fixed channel allocation (FCA) in all but heavily loaded systems with little load imbalance. We present two principal new results. First, we find that with use of C/I information, the difference in performance between FCA and DCA (in terms of throughput or blocking probability) is increasing with load imbalance. DCA was found to be more effective in congestion control at the cost of a slightly lower call quality. Second, we find that use of power control to maintain a minimum C/I results in two equilibrium average power levels for both DCA and FCA, with DCA using a higher average power than FCA, and that while DCA's power is increasing with load imbalance, FCA's average power is decreasing with load imbalance  相似文献

In this work, we employed a fixed-angle, energy-dispersive x-ray reflectivity technique to obtain the thickness of thin tantalum films (examples <9 nm) within seconds using a conventional, low-energy x-ray copper or chromium source (20 kV/20 mA/400 W). We compared this fixed-angle, energy-dispersive result with more conventional fixed-energy (monochromatic source), angular-dispersive x-ray reflectivity to establish the validity of the energy-dispersive method. This x-ray technique may be particularly useful for the metrology of growing thin-barrier layers, atomic-layer passivation, and seed-layer measurements in future microelectronics applications. Currently, thickness precision is limited by modeling assumptions and the energy discrimination available from x-ray detectors.  相似文献

The present paper investigates the impact of three radiation patterns of LED namely Lambertian, Batwing, Elliptical on the BER performance of 4 × 4 indoor multiple-input multiple-output (MIMO) visible light communication (VLC) system. The BER simulation has been done using LOS and LOS plus first reflection (L-R1) signals for ceiling-mounted and wall-mounted LEDs. For the case of ceiling-mounted LEDs, impulse response and BER have been computed using those radiation patterns at the centre and corner of a room (5 m × 5 m × 3 m). It has been found that LED having Elliptical radiation profile is more suitable for LOS signal when receiver is placed at the centre position whereas, Batwing radiation is suitable for L-R1 signal, both at the centre and corner positions. In the case of wall-mounted LEDs, impulse response and BER have been determined at the centre of the room using LOS and L-R1 signals. The results show that Batwing has least BER using LOS signal due to its wide radiation beam, but for L-R1 signal, the Elliptical profile having its narrow radiation beam has provided better BER performance. The present study shows that the BER in MIMO-VLC system not only depends on the transmitter and receiver position but also on the radiation patterns of LED and higher order reflection signals.

A new channel interleaving method, called chip interleaving, for direct sequence code division multiple access (DS-CDMA) is proposed. A chip interleaver scrambles the chips and transforms the transmission channel into a highly time-selective or highly memoryless channel. In this paper the maximum sidelobe level (SLL) reductions without and with central element feeding in various designs of three-ring concentric circular antenna arrays (CCAA) are examined using a real-coded Evolutionary Programming (EP) to finally determine the global optimal three-ring CCAA design. Standard real-coded Particle Swarm Optimization (PSO) and real-coded Particle Swarm Optimization with Constriction Factor and Inertia Weight Approach (PSOCFIWA) are also employed for comparative optimization but both prove to be suboptimal. This paper assumes non-uniform excitation weights and uniform spacing of excitation elements in each three-ring CCAA design. Among the various CCAA designs, the design containing central element and 4, 6 and 8 elements in three successive concentric rings proves to be such global optimal design set with global minimum SLL (−39.66 dB) as determined by Evolutionary Programming.  相似文献

This paper presents effect of the weather impairments on a high altitude platform (HAP) broadband wireless communication system. It is shown that attenuation due to oxygen, water vapor, fog, cloud, and rain has significant effect on a radio link which is operating in a millimeter frequency range. Channel capacity is calculated for different seasons using Shannon’s channel capacity theorem. The location of HAP is taken to be Delhi (India).
