We have fabricated planar 4H-SiC, metal-semiconductor field-effect transistors (MESFETs) with high-quality metal/SiC contacts. To eliminate potential damage to the gate region caused by etching and simplify the device fabrication process, gate Schottky contacts were formed without any recess gate etching, and an ideality factor of 1.03 was obtained for these gate contacts. The interface state density between the contact metal and SiC was 5.7×1012 cm−2eV−1, which was found from the relationship between the barrier height and the metal work function. These results indicate that the interface was well controlled. Thus, a transconductance of 30 mS/mm was achieved with a 3-μm gate length as the performance figure of these MESFETs with high-quality metal/SiC contacts. Also, a low ohmic contact resistance of 1.2×10−6 Θcm2 was obtained for the source and drain ohmic contacts by using ion implantation.  相似文献

Plasmid pMG1 (65.1 kb) was isolated from a gentamicin-resistant Enterococcus faecium clinical isolate and was found to encode gentamicin resistance. EcoRI restriction of pMG1 produced five fragments, A through E, with molecular sizes of 50.2, 11.5, 2.0, 0.7, and 0.7 kb, respectively. The clockwise order of the fragments was ACDEB. pMG1 transferred at high frequency to Enterococcus strains in broth mating. pMG1 transferred between Enterococcus faecalis strains, between E. faecium strains, and between E. faecium and E. faecalis strains at a frequency of approximately 10(-4) per donor cell after 3 h of mating. The pMG1 transfers were not induced by the exposure of the donor cell to culture filtrates of plasmid-free E. faecalis FA2-2 or an E. faecium strain. Mating aggregates were not observed by the naked eye during broth mating. Small mating aggregates of several cells in the broth matings were observed by microscopy, while no aggregates of donor cells which had been exposed to a culture filtrate of E. faecalis FA2-2 or an E. faecium strain were observed, even by microscopy. pMG1 DNA did not show any homology in Southern hybridization with that of the pheromone-responsive plasmids and broad-host-range plasmids pAMbeta1 and pIP501. These results indicate that there is another efficient transfer system in the conjugative plasmids of Enterococcus and that this system is different from the pheromone-induced transfer system of E. faecalis plasmids.  相似文献

Heparin was covalently bonded to a new hollow-fiber dense membrane artificial lung and extracorporeal circuit using a silane coupling agent and polyethyleneimine. This study investigated whether prolonged, venoarterial bypass extracorporeal lung assist (V-A bypass ECLA) could be sustained in a goat by the combination of the new membrane lung and minimal systemic heparinization. We maintained ECLA with the hollow-fiber lungs (surface area, 0.8 m2) and circuits by titrating the activated clotting time (ACT) to below 150 s with minimal systemic heparinization in 5 goats. The outcome was assessed from the function of the artificial lung via macro and microscopic examinations after the experiments and the incidence of systemic complications. The 5 goats were maintained on ECLA for 6 to 27 days. The bypass flow rate, blood gases at the return and drainage sites, platelet counts, and platelet aggregation activity were well maintained. Although the hemoglobin concentration, hematocrit, and plasma protein at the start of the ECLA were significantly lower than the pre-ECLA values due to hemodilution, the values remained stable during ECLA. A cerebral infarction occurred in 1 goat. However, in the other 4 goats, no complications such as bleeding, thrombosis, or plasma leakage from the artificial lung were observed. Although several thrombi were observed in the stagnant area of the artificial lung, these local thrombi did not cause the function of the artificial lung to deteriorate. We found that this new type of highly biocompatible, dense membrane artificial lung, when combined with minimal systemic heparinization, prolonged ECLA without the deterioration of the artificial lung function and was suitable for prolonged ECLA.  相似文献

In recent years ‘software engineering’ has emerged as a discipline of programming. It includes the conceptualization, design, implementation, testing and modification of software systems. Related issues are languages, standards, distributed and parallel processing, and total programming environments. The fact that more than 80 percent of system development costs were in software rather than hardware helps one appreciate the importance of any effort to understand and enhance the software production process. Many pattern recognition projects involve fairly large software efforts. The effects of ferulic acid (FA) and gamma-oryzanol (OZ) supplementation on cultured red sea bream were examined. Commercial brown fish meal diets supplemented with FA (0.01-0.5%) or OZ (0.05-0.5%) were given to zero-year, cultured red sea bream for 98 days. After the experiment, the brightness of the integument color ("L" value) of FA- and OZ-administrated fish was higher than that of control fish. Furthermore, 2-Thiobarbituric acid reactive substances (TBARS) in the liver of FA- and OZ-administrated fish was lower than in control fish. These results indicate that FA and OZ suppressed not only dark-color pigmentation but also oxidative stress in cultured red sea bream.  相似文献

By applying carbonyl compounds as sources of alkyl groups to the indium‐catalyzed reductive alkylation of indoles, a reliable and practical method capable of offering a wide range of alkylindoles with structural diversity has been developed. An important feature of this method is that the loading of the indium catalyst can be reduced by more than that of the original alkyne‐based system.

Interconnected submicron pores were created on the walls of a honeycomb monolith structure by the unidirectional freezing of a binary polymer solution. Agglomerated globules of polyethylene glycol (PEG) in a binary solution of polystyrene (PS) and PEG in 1,4-dioxane solvent were frozen unidirectionally in a liquid nitrogen bath. Removing the frozen solvent and the agglomerated globules of PEG by freeze-drying and leaching, respectively, enabled us to create interconnected pores in the PS walls. The combination of PS and PEG was effective in creating interconnected pores in the walls because PS and PEG are poorly soluble in one another. The higher freezing rate and lower PEG weight fraction of the binary solution effectively reduced the pore size in the microtube walls.  相似文献

A meshfree approach for plate buckling/post-buckling problems in the case of uniaxial thrust is presented. A geometrical nonlinear formulation is employed using reproducing kernel approximation and stabilized conforming nodal integration. The bending components are represented by Mindlin–Reissner plate theory. The formulation has a locking-free property in imposing the Kirchhoff mode reproducing condition. In addition, in-plane deformation components are approximated by reproducing kernels. The deformation components are coupled to solve the general plate bending problem with geometrical non-linearity. In buckling/post-buckling analysis of plates, the in-plane displacement of the edges in their perpendicular directions is assumed to be uniform by considering the continuity of plating, and periodic boundary conditions are considered in assuming the periodicity of structures. In such boundary condition enforcements, some node displacements/rotations should be synchronized with others. However, the enforcements introduce difficulties in the meshfree approach because the reproducing kernel function does not have the so-called Kronecker delta property. In this paper, the multiple point constraint technique is introduced to treat such boundary conditions as well as the essential boundary conditions. Numerical studies are performed to examine the accuracy of the multiple point constraint enforcements. As numerical examples, buckling/post-buckling analyses of a rectangular plate and stiffened plate structure are presented to validate the proposed approach.  相似文献

Novel copolymer membranes derived from three types of adamantyl group‐containing methacrylate derivatives and 3‐methacryloxypropyltris(trimethylsiloxy)silane (SiMA) were synthesized via free radical polymerization. The thermal and permeation properties of these copolymer membranes were investigated. Copolymer membranes with less than 11.9 mol % adamantane content exhibited good membrane forming abilities that are suitable for permeation measurement. The decomposition temperature of all copolymers increased up to approximately 40–80°C with increasing adamantane content compared with poly(SiMA). Moreover, the glass transition temperature (Tg) of all copolymers increased up to approximately 46–60°C with increasing adamantane content compared with the theoretical value, which was estimated from Fox equation. 1‐Adamantyl methacrylate copolymer had the highest fractional free volume among the three types of adamantly group‐containing methacrylate derivatives. The gas permeability coefficient of this copolymer increased by 22–45% with increasing adamantane content compared with that of poly(SiMA). © 2015 Wiley Periodicals, Inc. J. Appl. Polym.
