The experimental results in this paper provide evidence of high-performance symmetric and emitter-down operation of SiGe-HBT's. SiGe-base transistors were fabricated by using Atmospheric-Pressure Chemical Vapor Deposition (APCVD) for the epitaxial growth of SiGe and Si layers, and a novel self-aligned device structure. Current gains of 2000 and 120, cutoff-frequencies of 64 GHz and 14 GHz, and maximum oscillation frequencies of 23 GHz and 10 GHz have been achieved for emitter-up and emitter-down operation, respectively  相似文献

The combined effect of friction and macroscopic plastic deformation on asperity flattening is studied. Crushing of a periodic array of wedge-like asperities is formulated as a rigid-viscoplastic periodic indentation problem with superimposed macroscopic deformation. A micromechanical framework is developed and the corresponding boundary value problem is solved using the finite element method. An anomalous regime of asperity flattening is predicted at low flattening rates, in which the effect of friction on asperity flattening is opposite to that observed in the absence of macroscopic deformation and also at high flattening rates. An incremental elastoplastic analysis confirms this finding.  相似文献

Colloidal nanoplatelets (NPLs) and nanosheets with controlled thickness have recently emerged as an exciting new class of quantum-sized nanomaterials with substantially distinct optical properties compared to 0D quantum dots. Zn-based NPLs are an attractive heavy-metal-free alternative to the so far most widespread cadmium chalcogenide colloidal 2D semiconductor nanostructures, but their synthesis remains challenging to achieve. The authors describe herein, to the best of their knowledge, the first synthesis of highly stable ZnO NPLs with the atomically precise thickness, which for the smallest NPLs is 3.2 nm (corresponding to 12 ZnO layers). Furthermore, by means of dynamic nuclear polarization-enhanced solid-state 15N NMR, the original role of the benzamidine ligands in stabilizing the surface of these nanomaterials is revealed, which can bind to both the polar and non-polar ZnO facets, acting either as X- or L-type ligands, respectively. This bimodal stabilization allows obtaining hexagonal NPLs for which the surface energy of the facets is modulated by the presence of the ligands. Thus, in-depth study of the interactions at the organic–inorganic interfaces provides a deeper understanding of the ligand–surface interface and should facilitate the future chemistry of stable-by-design nano-objects.  相似文献

This study demonstrates new possibilities in using freeze‐dried buckwheat sourdoughs in the processing of gluten‐free bread (GFB). Fresh and freeze‐dried (at temperatures of 20, 40 and 60 °C) sourdoughs were added in the amounts of 10, 20, 30 and 40% of the total flour content. Significant and beneficial changes in the quality of bread under the influence of different quantities of fresh and freeze‐dried sourdoughs additive were observed. Freeze‐dried buckwheat sourdoughs at the level of 20 and 30% gave the best baking results for GFB. pH of bread significantly changed, which had a positive effect on increasing its suitability for the storage. Buckwheat sourdough dried at 40 °C is the most highly recommended for GFB processing. Higher temperatures (60 °C) caused the least change in bread volume; however, a bitter aftertaste from burning was slightly detectable. Freeze‐dried buckwheat sourdoughs can be used directly in processing, thus eliminating the long fermentation of sourdough.  相似文献

The strength properties of fibers made from polyimideamide (PIA) nanocomposite were investigated and the effect of the presence of MMT in the fiber‐forming polymer on the porous structure and supermolecular structure of fibers was analyzed. It was found that lower strength properties (tenacity, elongation at break) of PIA nanocomposite fibers, as compared with those ones of fibers without montmorillonite (MMT), are connected with a lower deformability of the polymer during drawing stage and the collapse of MMT galleries, confirmed by WAXS investigations. Intensive use of plant protection products in modern agriculture and horticulture often results in increasing residue levels of active ingredients of plant protection products in fruits and vegetables. Even if the maximum residue levels are not exceeded, the synergic effects of various compounds may have a serious impact on consumers' health. In particular, more sensitive consumer groups, e.g., children, may be affected. Therefore, it is important to develop an effective method that could be utilized for reduction of pesticide residue levels in food products of plant origin. In this work, possible application of ozone to reduce pesticide residue levels in apples has been investigated. The fruits were treated with ozone in gaseous state, in ozonized water, and in water alone, which was used for rinsing the fruits. The experiments included tests on apples that were subjected to a protection program using captan, boscalid and pyraclostrobin. The ozonized water and treatment with a gaseous ozone were found to be not more efficient in reducing the pesticide content on the fruits than simple washing procedures, e.g., 81–95% reduction of captan residue or 40–67% reduction of boscalid residue and 20–42% reduction of pyraclostrobin residue. Still, ozonation of water used for rinsing prevented fruits from consecutive contamination by pesticide residues present in water after several rinsing cycles. It was proven that application of ozonation process as a part of post-harvest treatment of apples may be beneficial for the fruit quality.  相似文献

A scheme of dibutyl sulfide (DBS) oxidation with ozone and generation of transitional products was determined in this study. The main identified intermediate product was dibutyl sulfoxide (DBSO), and the main end product of DBS oxidation was dibutyl sulfone (DBSO2). It was determined that for three temperatures: 0, 10 and 20 degrees C there was certain initial DBS concentration for which half-times observed in experimental conditions were equal and independent from temperature. Generation of phosgene and water as by-products was confirmed for the reaction of DBS with ozone in chloroform. Results of the described study allowed to present generalized mechanism of sulfide oxidation with ozone.  相似文献

The effects of thermo-mechanical treatment on selected properties related to the structure of Fe-0.85Mo-0.65i-1.4C powder metallurgy (PM) steel are reported. Three kinds of initial microstructure of specimens, i.e., pearlite + ferrite + cementite, martensite + retained austenite and α + spheroidized cementite were examined. Processing was carried out on a plastometer-dilatometer Bähr machine by compression cylindrical specimens at 775 °C at a strain rate of 0.001 s?1. X-ray diffraction was carried out with symmetrical Bragg-Brentano and grazing incident angle methods on a D8-Advance diffractometer with filtered radiation of cobalt CoK α . The following features were determined: texture, density of dislocations, density of vacancies, lattice parameter of Fe α and mean size of crystallites. Significant differences in structure were observed, especially in quenched specimen, as a result of the thermo-mechanical treatment. Regardless of initial state of the specimens, the determined properties were on a similar level. Crystallite size was in the range 97-106 nm, crystallite texture (I{200}/I{110}) × 10 = 1.15-1.62 and density of vacancies I{110}/I{220} = 7.06-7.52.  相似文献

A multiresidue method for the analysis of over 140 multiclass pesticides in fruiting vegetables, based on quick, easy, cheap, effective, rugged, and safe (QuEChERS) sample preparation procedure followed by gas chromatography-tandem mass spectrometry (GC-MS/MS), was established. In the validation study, the overall recoveries from spiked samples were 102?±?7, 95?±?7, and 95?±?7 % with RSD values of 7?±?3, 7?±?4, and 7?±?3 % at the spiking levels of 0.01, 0.05, and 0.5 mg kg?1, respectively, demonstrating fitness for purpose of the method. The limit of quantification (LOQ) was 0.01 mg kg?1 for more than 90 % of the target compounds. The analysis of over 300 samples of tomatoes, sweet peppers, and cucumbers was carried out in 2006–2014. Of these samples, 52 % contained pesticide residues but the results of the assessment of dietary exposure supported the conclusion that the presence of pesticide residues was unlikely to have a negative effect on the health of consumers. Although some of the pesticides detected in years 2006–2009 are no longer approved in the European Union member countries (namely endosulfan, oxadixyl, procymidone, propargite, and tolylfluanid), the consumer dietary exposure was low and did not exceed 12 % of the acceptable daily intake (ADI) considering both adults’ and children’s diet. Regarding short-term exposure (acute), in only one case of procymidone in sweet pepper, the acute reference dose (ARfD) for children was exceeded by 139.6 % of the ARfD.  相似文献
