后栅工艺高k/金属栅结构NMOSFET偏压温度不稳定性特性研究

本文对后栅工艺高k/金属栅结构NMOSFET偏压温度不稳定性特性进行了研究。在加速应力电压和高温条件下,NMOSFET的阈值电压的退化与时间呈幂指数关系。然而幂指数随应力电压的增大而减小;在本文中,应力从0.6V到12V,幂指数则相应的由0.26减小到0.16。通过对应力前后器件的亚阈值特性分析,在应力过程中没有界面态产生。根据实验数据提取到数值为0.1eV的热激活能,表明偏压温度不稳定性是由栅介质中预先存在的陷阱俘获从衬底隧穿的电子造成的。恢复阶段的测试显示阈值电压的退化与对数时间呈线性关系,同时可以用确定的数学表达式来表明其与应力电压和温度之间的关系。     

高介电常数栅介质/二氧化硅界面偶极子成因研究

The formation of an electric dipole at the high-k/SiO2 interface is quantitatively analyzed. The band lineups and physical origin of dipole formation at the high-k/SiO2 interface are explained by the dielectric contact induced gap states(DCIGS). The charge neutrality level(CNL) of the DCIGS, which represents a distribution of high-k and SiO2 contact induced gap states, is utilized to study the dipole moment. The charge transfer due to different CNLs of high-k and SiO2 is considered as the dominant origin of dipole formation. The theoretically calculated dipole strengths of high-k/SiO2 systems based on this model are in good agreement with the experimental data.     

高K栅介质/金属栅极金属氧化物半导体晶体管平带电压roll-off现象物理起源研究

本文从能带平衡的角度来研究带有高K栅介质/金属栅极的金属氧化物半导体晶体管平带电压roll-off现象,认为随着高K介质与Si衬底之间中间层厚度的减小,高K介质与Si之间直接的电子交换会从无到有,越来越强,而这可能是roll-off现象的起源之一。此外给出了在不同条件下基于此模型得到的理论模拟结果。

Modulation of the effective work function of TiN metal gate for PMOS application

It is important to find a way to modulate the work function of TiN metal gate towards the valence band edge of Si,which can meet the lower threshold voltage requirement of p-type metal-oxide-semiconductor（MOS） transistor.In this work,effects of TiN thickness,post-deposition annealing（PDA）,oxygen incorporation and N concentration variation on the work function of TiN metal gate in MOS structures are systematically investigated. It can be found that the work function positively shifts at the initial stage as the thickness of the TiN layer increases and stabilizes at such a thickness.PDA at N₂ ambience with a trace of O₂ can also cause a positive shift in the work function of TiN metal gate.The same tendency can be observed when oxygen is incorporated into TiN.Finally, increasing the N concentration in TiN can also positively shift the work function.All these measures are effective in modulating the TiN metal gate so that it is more suitable for PMOS application.
