营口城市水保生态建设的现状与实践

文章通过分析营口市以往水土保持的现状,提出营口市城市水土保持生态建设的原则和做法,防止城市水土流失,建成完整的城市生态水土流失防治体系。     

郑州航空港老丈八沟桥桩基工程拆除方案研究

对于郑州航空港老丈八沟桥桩基工程拆除,选择了全套筒拔桩法、冲击破桩法和钢护筒明挖法3种不同的方案,对各方案的工期和造价进行比较,优选了钢护筒明挖法,对钢护筒结构进行了设计,对施工工序进行了合理性分析。     

THE effect of Srandom DOPANT fluctuation on threshold voltage and drain current variation in junctionless nanotransistors

We investigate the effect of dopant random fluctuation on threshold voltage and drain current variation in a two-gate nanoscale transistor. We used a quantum-corrected technology computer aided design simulation to run the simulation (10000 randomizations). With this simulation, we could study the effects of varying the dimensions (length and width), and thicknesses of oxide and dopant factors of a transistor on the threshold voltage and drain current in subthreshold region (off) and overthreshold (on). It was found that in the subthreshold region the variability of the drain current and threshold voltage is relatively fixed while in the overthreshold region the variability of the threshold voltage and drain current decreases remarkably, despite the slight reduction of gate voltage diffusion (compared with that of the subthreshold). These results have been interpreted by using previously reported models for threshold current variability, load displacement, and simple analytical calculations. Scaling analysis shows that the variability of the characteristics of this semiconductor increases as the effects of the short channel increases. Therefore, with a slight increase of length and a reduction of width, oxide thickness, and dopant factor, we could correct the effect of the short channel.     

白云铁矿矿山绿化生态建设工作综述

白云鄂博铁矿是发展建设60年的老矿山,成为包头市的工业重镇,在区域经济发展中有着重要地位,加快绿色矿山建设意义重大。文章依据绿色矿山建设规划的总体目标,围绕铁矿矿山现状,对矿山的绿化生态建设情况进行介绍,表明发展绿色矿业正在有序推进。     

InGaAs MOSFET的电容电压特性

通过自洽求解泊松和薛定谔方程,计算了GaAs,InAs和InGaAs MOSFET的电容电压(CV)特性,并与Si MOSFET的CV特性以及GaAs MOSFET的CV测量结果做了比较。研究结果表明,对于电子有效质量较轻的InGaAs半导体,量子效应非常明显,反型电容显著降低。研究结果还表明,随着栅介质有效厚度的减小和沟道掺杂浓度的增加,量子效应更加突出,反型电容进一步减小。     

一种基于FPGA的可变速率帧结构设计与实现

在简述V.35接口的基础上针对V.35接口速率可变的应用需求提出了一种速率可变的帧结构,该帧结构可支持N×64kb/s(3≤N≤32)速率,从而在V.35接口上实现了多种速率的低速业务传输.     

Effect laws and mechanisms of different temperatures on isothermal tensile fracture morphologies of high-strength boron steel

The fracture behaviour and morphologies of high-strength boron steel were investigated at different temperatures at a constant strain rate of 0.1 s-1 based on isothermal tensile tests. Fracture mechanisms were also analyzed based on the relationship between microstructure transformation and continuous cooling transformation(CCT) curves. It is found that 1) fractures of the investigated steel at high temperatures are dimple fractures; 2) the deformation of high-strength boron steel at high temperatures accelerates diffusion transformations; thus, to obtain full martensite, a higher cooling rate is needed; and 3) the investigated steel has the best plasticity when the deformation temperature is 750 °C.     

水上飞机水动力性能试验装置设计

为了提高水上飞机水动力性能试验的精度，基于改善模型试验区域空气流场的原则，设计了一套全新的试验装置，用于解决原试验方法中阻塞效应引起的空气流场变化。该试验装置将模型置于拖车前端最佳试验区域，最大程度的减小了气流变化引起的试验误差。该装置投入使用后，明显提高了试验精度，为今后的水上飞机设计研究工作奠定了基础。     

9000m顶部驱动钻井装置结构选型研究

为大幅提高钻井效率,针对9 000 m钻井深度对顶驱的设计要求,通过比较顶驱装置关键部分几种典型的结构,提出适合该型号顶部驱动钻井装置的最优结构形式,为后续9 000 m钻井深度顶部驱动钻井装置的研究提供指导和借鉴。
