提出了体硅LDMOS漂移区杂质浓度分布的一种二维理论模型,根据该模型,如果要使带有场极板的LDMOS得到最佳的性能,那么LDMOS漂移区的杂质浓度必须呈分段线性分布.用半导体专业软件Tsuprem-4和Medici模拟证明了该模型十分有效,根据该模型优化得到的新型LDMOS的击穿电压和导通电阻分别比常规LDMOS增加58.8%和降低87.4%.  相似文献

F-logic language is a logic database language based on frame logic.It is powerful in expressing object-oriented features.However,there was little work discussing its capability of manipulating complex objects.In this paper,the authors compare the capability of F-logic with that of logic database languages represented by COL.Through two pairs of semantic-preserving transformations,F-logic progams and their corresponding Herbrand interpretations,and vice versa.Also,the effects of negation are discussed.The results of this paper indicate that,without consideration of the effects of OID generating,F-logic language has the same power in manipulatin complex objects as COL,LDL1,and ELPS.  相似文献

Information storage system that has a potentially ultrahigh storage density based on the principles of atomic force microscopy (AFM) has been developed. Micro-electro-mechanical systems (MEMS) technology plays a major role in integration and miniaturization of the standard AFM. Its potential application for ultrahigh storage density has been demonstrated by AFM with a piezoresponse mode to write and read information bits in ferroelectric Pb(Zr(x)Ti(1 - x))O3 films. With this technique, bits as small as 40 nm in diameter have been achieved, resulting in a data storage density of simply more than 200 Gb/in2. Retention loss phenomenon has also been observed and investigated by AFM in the piezoresponse mode. Finally, local piezoelectric measurements of PZT films by different processing technologies are discussed in detail.  相似文献

The performance of a machine translation system heavily depends on the quantity and quality of the bilingual language resource.However,getting a parallel corpus,which has a large scale and is of high quality,is a very difficult task especially for low resource languages such as Chinese-Vietnamese.Fortunately,multilingual user generated contents (UGC),such as bilingual movie subtitles,provide us access to automatic construction of the parallel corpus.Although the amount of UGC parallel corpora can be considerable,the original corpus is not suitable for statistical machine translation (SMT) systems.The corpus may contain translation errors,sentence mismatching,free translations,etc.To improve the quality of the bilingual corpus for SMT systems,three filtering methods are proposed:sentence length difference,the semantic of sentence pairs,and machine learning.Experiments are conducted on the Chinese to Vietnamese translation corpus.Experimental results demonstrate that all the three methods effectively improve the corpus quality,and the machine translation performance (BLEU score) can be improved by 1.32.  相似文献

The 99mTc-3PRGD2 targeted SPECT/CT scanning was of significance in detecting differentiated glioma.In this work,the diagnostic value of 99mTc-3PRGD2 scintigraphy in brain glioma was evaluated by the ten clinically verified brain glioma patients after obtaining informed consent.The patients first accepted X-ray imaging to localize the detecting regions before administrating with 99mTc-3PRGD2 at a mean radioactivity of 849±115 MBq via single intravenous bolus injection 2 h prior to SPECT/CT imaging.Tumor samples for detectingαvβ3 were collected by surgical operations two weeks after the scintigraphy.The results of CT and SPECT scanning were merged and compared.The correlation between tumor occupation(T/N ratio) andαvβ3 expression level were analyzed.The T/N ratios in brain glioma were proportionally correlated to av(33 positive cell percentage(R2=0.9253,p<0.05).This study primarily evaluated the clinical application of 99mTc-3PRGD2 SPECT scintigraphy on brain glioma.The more pathological types and detecting strategies covering a large amount of samples would aid to clarify the potentials.  相似文献

Massive sequence view (MSV) is a classic timeline-based dynamic network visualization approach. However, it is vulnerable to visual clutter caused by overlapping edges, thereby leading to unexpected misunderstanding of time-varying trends of network communications. This study presents a new edge sampling algorithm called edge-based multi-class blue noise (E-MCBN) to reduce visual clutter in MSV. Our main idea is inspired by the multi-class blue noise (MCBN) sampling algorithm, commonly used in multi-class scatterplot decluttering. First, we take a node pair as an edge class, which can be regarded as an analogy to classes in multi-class scatterplots. Second, we propose two indicators, namely, class overlap and inter-class conflict degrees, to measure the overlapping degree and mutual exclusion, respectively, between edge classes. These indicators help construct the foundation of migrating the MCBN sampling from multi-class scatterplots to dynamic network samplings. Finally, we propose three strategies to accelerate MCBN sampling and a partitioning strategy to preserve local high-density edges in the MSV. The result shows that our approach can effectively reduce visual clutters and improve the readability of MSV. Moreover, our approach can also overcome the disadvantages of the MCBN sampling (i.e., long-running and failure to preserve local high-density communication areas in MSV). This study is the first that introduces MCBN sampling into a dynamic network sampling.  相似文献

A mathematical hydraulic support self-tracking model for three-machine cooperative mining is proposed to address low efficiency and difficulties in strategy evaluation of a fully mechanized coal face.The proposed model uses the coordinates and traction speed of the shearer to calculate the frequency of the circular hydraulic support and realize the coordinated operation of the three-machine mining technology.A unity3d hardware-in-the-loop simulation experimental hearer and hydraulic support platform was used to validate the model of autonomous follow-up.The results indicate that collaborative control of coal mining allowed for an efficiency 3.76%higher than under automatic operation mode and 46.03%higher than under manual control;thus,The mathematical model provided an improved production efficiency of the fully mechanized mining face.The mathematical model also provides a more intelligent and reliable security support,and improves the intelligent level of hydraulic support follow-up control.  相似文献

How layer-segregated distribution of SiC affects the ablation of C/C-SiC composites was studied in the present work.A certain amount of SiC particles was deposited at the non-woven(C/C—SiC-1) and web(C/C-SiC-2) layer of 2D needle-punched carbon fibre fabric reinforced pyrocarbon composites,respectively.Ablation under oxyacetylene torch demonstrated that the two composites have similar ablation rates in heat flux of 2.38 MW/m~2 whereas ablation rates of C/C-SiC-2 were much higher than those of C/C—SiC-1 when heat flux was 4.18 MW/m~2.SiO_2 covered partially the defective surface of both composites in the lower heat flux.The different SiC locations induced distinct defects and then led to the two composites' dissimilar ablation rates in the higher heat flux.  相似文献
