The current-voltage (I-V) characteristics of metal-oxide-semiconductor (MOS) structures with hafnium oxide as the gate dielectric film were studied. Sharp shifts from a low-voltage ohmic regime to a tunneling conduction were observed in the high-voltage range. The paper demonstrates that this behavior can be described very well with a double-layer dielectric model. Excellent fittings of the experimental curves were obtained and the related key structural and physical parameters were obtained. The model fitting further suggests the optimal annealing conditions for preparing the hafnium oxide films. 相似文献

The relatively fast diffusion of Au atoms in eutectic PbSn matrix is considered one of the contributing factors to the Au
embrittlement problem. In this study, we further investigated the Au embrittlement problem in high-Sn solders. Experimentally,
Sn3.5Ag (wt.%) spheres with 500-μm diameter were soldered over the Au/Ni soldering pads. It was found that some of the AuSn4 needles that formed after reflow inside the solder migrated back to the solder/pad interface during thermal aging. However,
the migration kinetics in high-Sn solders was slower compared to that in eutectic PbSn. The difference in migration kinetics
of AuSn4 in eutectic PbSn and SnAg was ascribed to the difference in the magnitudes of the Au flux and the Ni flux. In eutectic PbSn,
the Au flux was much greater than that of the Ni flux, and the Au and Ni flux were in the same order of magnitude in eutectic
SnAg. The relative magnitude of the Au and Ni flux changed in eutectic PbSn and SnAg because the homologous temperatures of

Direct sequence (DS) and multicarrier (MC) are code-division multiple-access (CDMA) schemes based on single-carrier and MC modulations, respectively. While in DS CDMA, spreading is performed by increasing the transmission rate, or in the time domain, in MC CDMA, spreading is performed using several subcarriers, or in the frequency domain. In this paper, it is shown that MC and DS CDMA are time-frequency dual systems. Their analysis in time- and frequency-dispersive multiple-input multiple-output channels revealed that they can be described equally in terms of dual-channel functions, therefore exhibiting the same performance on dual channels. Furthermore, the duality property is used to derive matched filters for highly time-variant and wide-band channels. Finally, other issues involved in the comparison of DS and MC, namely spreading-sequence design and multiuser detection, are addressed. 相似文献

This paper presents results of investigations on the influence of loading rate on yielding and fracture behaviour of ferritic steels. The range of loading rates was below a certain level at which a special stress wave analysis is required. Concerning the yielding behaviour it was found, that the yield strength can be predicted by the model of thermally activated flow. The strain hardening dσ/dε appeared to be independent of strain rate, if adiabetic heating can be neglected. Concerning the fracture behaviour it is demonstrated that the Klc-T-curves are shifted to higher temperatures with increasing loading rate. The temperature shift could be correlated with the strain rate sensitivity m = d lnσ/d lnε. The ductile/brittle transition temperature increases with incrasing loading rate. For the upper shelf region crack resistance curves as a function of loading rate are presented. It is shown that the crack length can be determined using the key-curve-method. In this study, nitrogen removal was investigated in pilot-scale subsurface flow (SSF) and in free water surface flow (FWS) constructed wetlands installed in the campus of TUBITAK-Marmara Research Center, Gebze, near Istanbul, Turkey. The main purposes of this study are to apply constructed wetlands for the protection of water reservoirs and to reuse wastewater. Experiments were carried out at continuous flow reactors. The effects of the type of plants on the removal were investigated by using emergent (Canna, Cyperus, Typhia spp., Phragmites spp., Juncus, Poaceae, Paspalum and Iris.), submerged (Elodea, Egeria) and floating (Pistia, Salvina and Lemna) marsh plants at different conditions. During the study period HLRs were 30, 50, 70, 80 and 120 L m(2)d(-1) respectively. The average annual NH4-N, NO(3)-N, organic N and TN treatment efficiencies in SSF and FWS wetlands are 81% and 68%, 37% and 49%, 75% and 68%, 47% and 53%, respectively. Nitrification, denitrification and ammonification rate constant (k20) values in SSF and FNS systems have been found as 0.898 d(-1) and 0.541 d(-1), 0.488 d(-1) and 0.502 d(-1), 0.986 d(-1) and 0.908 respectively.
