Numerical 2D and 3D models of MOSFETs, which have been developed so far, are accurate but take enormous computer time and memory for their implementation. It restricts their use only to the design and development of submicron devices. A computationally faster, analytical quasi-3D model for the threshold voltage of small geometry MOSFETs, which should be useful for VLSI circuit simulation, has been presented in this paper. The model is based on a rigorous 2D analytical model. An equivalence between the analytical 2D model and the Yau's charge sharing model has been established, and the same has been utilized to incorporate the narrow width effect. The important features of the present work are: (1) realistic channel implantation profiles for nMOSFETs have been used in developing the 2D model; (ii) the effect of birds' beaks on the lateral confinement of charges in the channels of oxide isolated MOSFETs has been considered in a simple manner; and (iii) the fringing of electric field near the edges of channels (widths) has also been considered empirically. The simulated values of the threshold voltages exhibiting 2D and 3D effects compare well with those obtained using a numerical 3D simulator (MICROMOS) and with available experimental data. The model is also capable of predicting the inverse narrow width effect observed in MOSFETs with fully recessed field oxide.  相似文献

A finite element scheme is presented to model the dissociation of gas hydrates in porous media by hot water injection. We show a complete derivation of the finite element formulation, including the associated mass and energy conservation equations capable of performing transient analysis of both conductive and convective heat transfer for gas and liquid flow in porous media. The scheme also includes the latent heat effect to accommodate the change of phase due to melting of hydrate. In the companion paper, Part II, this method is successfully applied to hydrate reservoirs.  相似文献

A finite element model has been applied to the dissociation of gas hydrates in porous media by hot water injection. In the first step, it was applied to calculate the temperature and saturation profiles for a two-phase convective heat transfer case. The second step involved hydrate thawing calculations with release of water and gas. Realistic results were obtained in predicting the temperature, pressure, and water saturation profiles in the hydrate medium with respect to time, when subjected to hot water injection at high pressure in a wellbore. Furthermore, the thaw front progression calculated by this scheme exhibits stable and satisfactory behavior with respect to time.  相似文献

We utilize tools from information theory to develop adaptive algorithms for two key problems in cellular networks: location tracking and resource management. The use of information theory is motivated by the fundamental observation that overheads in many aspects of mobile computing can be traced to the randomness or uncertainty in an individual user's movement behavior. We present a model-independent information-theoretic approach for estimating and managing this uncertainty, and relate it to the entropy or information content of the user's movement process. Information-theoretic mobility management algorithms are very simple, yet reduce overhead by /spl sim/80 percent in simulated scenarios by optimally adapting to each individual's movement. These algorithms also allow for flexible tradeoff between location update and paging costs. Simulation results demonstrate how an information-theory-motivated resource provisioning strategy can meet QoS bounds with very small wastage of resources, thus dramatically reducing the overall blocking rate.  相似文献

The present work is concerned with computation of natural convection flow in a square enclosure with a centered internal conducting square block both of which are given an inclination angle. Finite volume method through the concepts of staggered grid and SIMPLE algorithm have been applied. Deferred QUICK scheme has been used to discretize the convective fluxes and central difference for diffusive fluxes. The problem of conjugate natural convection has been taken up for validating the code. The abrupt variation in the properties at the solid/fluid interface are taken care of with the harmonic mean formulation. Solution has been performed in the computational domain as a whole with proper treatment at the solid/fluid interface. Computations have been performed for Ra = 103–106, angle of inclination varying from 15° to 90° in steps of 15° and ratio of solid to fluid thermal conductivities of 0.2 and 5.0. Results are presented in terms of streamlines, isotherms, local and average Nusselt number.  相似文献

Aluminium doped ZnO films have been developed by RF-magnetron sputtering at 350 °C substrate temperature on glass substrate and commercially available SnO2-coated glass substrate. The developed ZnO and SnO2/ZnO films can be used as the substrates of microcrystalline silicon based solar cell. The electrical, optical properties and surface morphologies of ZnO film and SnO2/ZnO bi-layer films have been investigated and they are compared with the commercially available SnO2-coated glass substrate. The resistivities of ZnO and SnO2 films are comparable (10−4 Ω-cm). Surface morphologies of different transparent conducting oxide coated substrates before and after H-plasma exposure were studied by scanning electron microscopy. The optical transmission of ZnO, SnO2/ZnO and SnO2 films are comparable and varies from 85 to 90% in the visible region. The optical transmission reduces drastically to less than 20% in SnO2 films and for ZnO film it remains almost unchanged after H-plasma exposure. For SnO2/ZnO film transmission decreases slightly but remains considerably high (80%). The performance of microcrystalline silicon solar cells fabricated on different transparent conducting oxides as substrates (ZnO/glass, SnO2/glass and ZnO/SnO2/glass double layer) is investigated in detail.  相似文献

Multipath routing is a burning issue in mobile ad hoc network due to its various advantages over single path routing. Some of these advantages are load balancing, bandwidth aggregation, and fault tolerance. Multipath routing means multiple paths exist between source and destination pair. Many works discussed in section 2 addressed queuing delays, but none of them suggested queuing delay for multiple path deliveries of data in mobile ad hoc network context. In this paper, we have designed a mathematical model to compute delay and throughput for multipath. Our model follow the network of M/M/1 queues, and we have applied Burke’s theorem to calculate the queuing delay of the packet in mobile network scenario. This model can be used to estimate delay and throughput of an individual path. Further, through the analysis the best path for data delivery out of available multiple paths as well as the multipath path can be used simultaneously for data delivery to the destination. Simulation result shows that splitted traffic multiple paths outperform splitted traffic. Therefore, our model is useful for design and analysis of ad hoc network. The simulation work has been carried out in Qualnet simulator.  相似文献

In this paper we evaluate several routing protocols for mobile, wireless, ad hoc networks via packetlevel simulations. The ad hoc networks are multihop wireless networks with dynamically changing network connectivity owing to mobility. The protocol suite includes several routing protocols specifically designed for ad hoc routing, as well as more traditional protocols, such as link state and distance vector, used for dynamic networks. Performance is evaluated with respect to fraction of packets delivered, endtoend delay, and routing load for a given traffic and mobility model. Both small (30 nodes) and medium sized (60 nodes) networks are used. It is observed that the new generation of ondemand routing protocols use much lower routing load, especially with small number of peertopeer conversations. However, the traditional link state and distance vector protocols provide, in general, better packet delivery and endtoend delay performance.  相似文献

We propose a framework for quality‐of‐service (QoS) provisioning for multimedia services in next generation wireless access networks. This framework aims at providing a differentiated treatment to multimedia traffic flows at the link layer, which can be broadly classified as real‐time (or delay‐sensitive) and non‐real‐time (or delay‐tolerant). Various novel schemes are proposed to support the differential treatment and guarantee QoS. These schemes include bandwidth compaction, channel reservation and degradation, with the help of which a call admission and control algorithm is developed. The performance of the proposed framework is captured through analytical modeling and simulation experiments. Analytically, the average carried traffic and the worst case buffer requirements for real‐time and non‐real‐time calls are estimated. Simulation results show up to 21% improvement in the admission probability of real‐time calls and up to 17% improvement in the admission probability of non‐real‐time calls, when various call control techniques like bandwidth compaction are employed. Using our channel reservation technique, we observe a 12% improvement in the call admission probability compared to another scheme proposed in the literature.
