Silicon-on-insulator waveguide-based silicide Schottky-barrier metal-semiconductor-metal (MSM) photodetectors were fabricated using a simple low-temperature Si-process. Without optimization, the detector achieves a 3-dB bandwidth of ~ 7 GHz at -3-V bias and a responsivity of ~ 19 mA/W at -1-V bias, with very weak dependence on wavelength ranging from 1520 to 1620 nm. Compared to the silicide Schottky-barrier photodiode with the same NiSi2 absorber, the MSM detectors offer the benefits of high speed, large responsivity, and ease of fabrication. Si-waveguide-integrated lateral Ge p-i-n photodetectors using novel Si/SiGe buffer and two-step Ge-process are demonstrated for the first time. Comparative analysis between lateral Ge p-i-n and vertical p-Si/i-Ge/n-Ge p-i-n is made. Light is evanescently coupled from Si waveguide to the overlaying Ge- detector, achieving high responsivity of 1.16 A/W at 1550 nm with f3 dB bandwidth of 3.4 GHz for lateral Ge p-i-n detector at 5 V reverse bias. In contrast, vertical p-Si/i-Ge/n-Ge p-i-n has lower responsivity of 0.29 A/W but higher bandwidth of 5.5 GHz at -5 V bias. The higher responsivity of lateral p-i-n detectors is attributed to smaller optical mode overlap with highly doped Ge region as in vertical p-i-n configuration. 相似文献

A top-down approach of forming SiGe-nanowire (SGNW) MOSFET, with Ge concentration modulated along the source/drain (Si0.7Ge0.3) to channel (Si0.3Ge0.7) regions, is presented. Fabricated by utilizing a pattern-size-dependent Ge-condensation technique, the SGNW heterostructure PMOS device exhibits 4.5times enhancement in the drive current and transconductance (Gm) as compared to the homojunction planar device (Si0.7Ge0.3). This large enhancement can be attributed to several factors including Omega-gated nanowire structure, enhanced hole injection efficiency (due to valence band offset), and improved hole mobility (due to compressive strain and Ge enrichment in the nanowire channel). 相似文献

This paper describes a layer‐by‐layer (LBL) electrostatic self‐assembly process for fabricating highly efficient antimicrobial nanocoatings on a natural cellulose substrate. The composite materials comprise a chemically modified cotton substrate and a layer of sub‐5 nm copper‐based nanoparticles. The LBL process involves a chemical preconditioning step to impart high negative surface charge on the cotton substrate for chelation controlled binding of cupric ions (Cu2+), followed by chemical reduction to yield nanostructured coatings on cotton fibers. These model wound dressings exhibit rapid and efficient killing of a multidrug resistant bacterial wound pathogen, A. baumannii, where an 8‐log reduction in bacterial growth can be achieved in as little as 10 min of contact. Comparative silver‐based nanocoated wound dressings–a more conventional antimicrobial composite material–exhibit much lower antimicrobial efficiencies; a 5‐log reduction in A. baumannii growth is possible after 24 h exposure times to silver nanoparticle‐coated cotton substrates. The copper nanoparticle–cotton composites described herein also resist leaching of copper species in the presence of buffer, and exhibit an order of magnitude higher killing efficiency using 20 times less total metal when compared to tests using soluble Cu2+. Together these data suggest that copper‐based nanoparticle‐coated cotton materials have facile antimicrobial properties in the presence of A. baumannii through a process that may be associated with contact killing, and not simply due to enhanced release of metal ion. The biocompatibility of these copper‐cotton composites toward embryonic fibroblast stem cells in vitro suggests their potential as a new paradigm in metal‐based wound care and combating pathogenic bacterial infections. 相似文献

A multiple circular path convolution neural network (MCPCNN) architecture specifically designed for the analysis of tumor and tumor-like structures has been constructed. We first divided each suspected tumor area into sectors and computed the defined mass features for each sector independently. These sector features were used on the input layer and were coordinated by convolution kernels of different sizes that propagated signals to the second layer in the neural network system. The convolution kernels were trained, as required, by presenting the training cases to the neural network. In this study, randomly selected mammograms were processed by a dual morphological enhancement technique. Radiodense areas were isolated and were delineated using a region growing algorithm. The boundary of each region of interest was then divided into 36 sectors using 36 equi-angular dividers radiated from the center of the region. A total of 144 Breast Imaging-Reporting and Data System-based features (i.e., four features per sector for 36 sectors) were computed as input values for the evaluation of this newly invented neural network system. The overall performance was 0.78-0.80 for the areas (Az) under the receiver operating characteristic curves using the conventional feed-forward neural network in the detection of mammographic masses. The performance was markedly improved with Az values ranging from 0.84 to 0.89 using the MCPCNN. This paper does not intend to claim the best mass detection system. Instead it reports a potentially better neural network structure for analyzing a set of the mass features defined by an investigator. 相似文献

Packet delay greatly influences the overall performance of network applications. It is therefore important to identify causes and locations of delay performance degradation within a network. Existing techniques, largely based on end-to-end delay measurements of unicast traffic, are well suited to monitor and characterize the behavior of particular end-to-end paths. Within these approaches, however, it is not clear how to apportion the variable component of end-to-end delay as queueing delay at each link along a path. Moreover, there are issues of scalability for large networks. In this paper, we show how end-to-end measurements of multicast traffic can be used to infer the packet delay distribution and utilization on each link of a logical multicast tree. The idea, recently introduced in Caceres et al. (1999), is to exploit the inherent correlation between multicast observations to infer performance of paths between branch points in a tree spanning a multicast source and its receivers. The method does not depend on cooperation from intervening network elements; because of the bandwidth efficiency of multicast traffic, it is suitable for large-scale measurements of both end-to-end and internal network dynamics. We establish desirable statistical properties of the estimator, namely consistency and asymptotic normality. We evaluate the estimator through simulation and observe that it is robust with respect to moderate violations of the underlying model. 相似文献

We report the modeling, and geometrical and electrical characterization, of inkjet and screen-printed patterns on different polymeric substrates for use as antennas in radio-frequency identification (RFID) applications. We compared the physical and electrical characteristics of two silver nanoparticle-based commercial inkjet-printable inks and one screen-printable silver paste, when deposited on polyimide (PI), polyethylene terephthalate (PET), and polyetherimide (PEI) substrates. First, the thickness of the inkjet-printed patterns was predicted by use of an analytical model based on printing conditions and ink composition. The predicted thickness was confirmed experimentally, and geometrical characterization of the lines was completed by measuring the root-mean-square roughness of the patterns. Second, direct-current electrical characterization was performed to identify the printing conditions yielding the lowest resistivity and sheet resistance. The minimum resistivity for the inkjet-printing method was 8.6 ± 0.8 μΩ cm, obtained by printing four stacked layers of one of the commercial inks on PEI, whereas minimum resistivity of 44 ± 7 μΩ cm and 39 ± 4 μΩ cm were obtained for a single layer of screen-printed ink on polyimide (PI) with 140 threads/cm mesh and 90 threads/cm mesh, respectively. In every case, these minimum values of resistivity were obtained for the largest tested thickness. Coplanar waveguide transmission lines were then designed and characterized to analyze the radio-frequency (RF) performance of the printed patterns; minimum transmission losses of 0.0022 ± 0.0012 dB/mm and 0.0016 ± 0.0012 dB/mm measured at 13.56 MHz, in the high-frequency (HF) band, were achieved by inkjet printing on PEI and screen printing on PI, respectively. At 868 MHz, in the ultra-high-frequency band, the minimum values of transmission loss were 0.0130 ± 0.0014 dB/mm for inkjet printing on PEI and 0.0100 ± 0.0014 dB/mm for screen printing on PI. Although the resistivity achieved is lower for inkjet printing than for screen printing, RF losses for inkjetted patterns were larger than for screen-printed patterns, because thicker layers were obtained by screen printing. Finally, several coil inductors for the HF band were also fabricated by use of both printing techniques, and were used as antennas for semi-passive smart RFID tags on plastic foil capable of measuring temperature and humidity. 相似文献

Recently, an image scrambling encryption algorithm of pixel bit based on chaos map was proposed. Considering the algorithm as a typical binary image scrambling/permutation algorithm exerting on plaintext of size M×(8N), this paper proposes a novel optimal method to break it with some known/chosen-plaintexts. The spatial complexity and computational complexity of the attack are only O(32·MN) and O(16·n0·MN) respectively, where n0 is the number of known/chosen-plaintexts used. The method can be easily extended to break any permutation-only encryption scheme exerting on plaintext of size M×N and with L different levels of values. The corresponding spatial complexity and computational complexity are only O(MN) and O(⌈logL(MN)⌉·MN) respectively.
