Low-resistivity Mg-doped Al0.15Ga0.85N/GaN strained-layer superlattices were grown. In these superlattices, the maximum hole concentration is 3×1018/cm3 at room temperature. Hall-effect measurements indicate high conductivity of this structure in which the high activation efficiency is attributed to the strain-induced piezoelectric fields. This work also fabricated InGaN/GaN blue LEDs that consist of a Mg-doped Al0.15Ga0.85N/GaN SLs. Experimental results indicate that the LEDs can achieve a lower operation voltage of around 3 V, i.e., smaller than conventional devices which have an operation voltage of about 3.8 V  相似文献

The solubility of methane in 3 kmol/m3 solutions of monoethanolamine, diethanolamine, and triethanolamine was measured from 25° to 125°C and pressures up to about 13 MPa. Measurements were also made for the solubility of methane in water at 25° to 125°C and pressures up to 18 MPa in order to confirm the accuracy of the experimental technique. It is demonstrated that methane is more soluble (in terms of mole fraction) in the amine solution than in pure water. Furthermore, the solubility is an increasing function of the size of the alkanolamine. The solubility data were modeled using a Henry's-law approach and the results summarized in terms of salting-in coefficients.  相似文献

A frequency tunable active leaky-wave scanning antenna using Gunn-diode voltage control oscillator (VCO) as source is developed. The frequency tuning controlled by changing either the varactor diode dc bias or the Gunn diode dc bias is demonstrated. The measured scanning angle of active antenna is close to 15 degree as the Gunn VCO frequency tuned from 12.58GHz to 12.98GHz. To excite the first higher order mode of the microstrip leaky-wave antenna is fed asymmetrically. The dominant mode excitation has been successfully suppressed by adding a sequence of covered wire in the middle line of the microstrip leaky wave antenna. This is a prototype of frequency scanning antenna using two terminal device, which can be easily scaled up to millimeter wave frequency region.  相似文献

New experimental data are presented for the solubility of hydrogen sulfide in the ionic liquid 1-N-butyl-3-methylimidazolium hexafluorophosphate ([bmim][PF6]) at five temperatures in the range (298–403) K at pressures up to 9.6 MPa. The ionic liquid [bmim][PF6] is a good solvent for hydrogen sulfide. At 9 MPa the mole fraction H2S in the liquid is about 0.7. The solubility is a strong function of temperature; at 2 MPa the solubility (mole fraction H2S) decreases from about 0.84 at 298 K to about 0.2 at 403 K. The Krichevsky–Kasarnovsky equation was used to correlate the experimental data, and Henry’s constants were obtained. The solution thermodynamic properties at standard temperature and pressure were calculated.  相似文献

Abstract— The bottlenecks in achieving high resolution for active‐matrix OLED (AMOLED) displays based on currently available manufacturing processes were evaluated and compared. The use of a shadow mask has proven to be viable for mass production, but the fabrication of high‐precision shadow masks becomes very difficult when the resolution exceeds 180 ppi. The latest breakthrough in increasing display resolution is presented. Without an increase in cost, the limitations of the conventional shadow‐mask process using novel subpixel designs have been successfully overcome. A high resolution reaching of 270 ppi has been successfully demonstrated on a 3‐in. VGA‐format AMOLED display, fabricated by using a shadow mask with a much lower resolution of 135 ppi. This innovative pixel design opens up the possibilities of manufacturing high‐resolution displays using a relatively low‐resolution shadow mask.  相似文献

The solubility of propane in sulpholane has been determined at temperatures in the range 298‐403 K at pressures up to 17.6 MPa. The experimental results were correlated by the Peng‐Robinson equation of state, and binary interaction parameters have been obtained for this system. The parameters in the Krichevsky‐Ilinskaya equation were calculated from these interaction parameters.  相似文献

Newly proposed polymer electrolyte membranes (PEMs) composed of an electrospun poly(vinylidene fluoride) (PVDF) fibrous mat embedded in a poly(4‐vinylpyridine) (P4VP) matrix were successfully fabricated in order to improve the mechanical and dimensional stabilities and ionic conductivity of membranes in lithium rechargeable batteries. Fourier transform infrared spectroscopic analysis showed that as a result of the use of a high voltage during electrospinning the crystalline structure of PVDF changed partially from α‐phase to β‐phase. Energy‐dispersive X‐ray spectroscopy confirmed the existence of crosslinked P4VP in the PVDF fibrous mat. The electrolyte uptakes of PVDF and PVDF/P4VP composite mats were higher than that of PVDF cast film. The tensile properties of PVDF/P4VP composite mat were considerably improved compared to those of the pristine PVDF fibrous mat under both dry and wet (soaked with electrolyte) conditions. In addition, the mechanical and dimensional stabilities of the PVDF/P4VP composite PEM were further enhanced due to crosslinking between the P4VP chains. Furthermore, the PVDF/P4VP composite PEM exhibited an ionic conductivity that was an order of magnitude higher than that of traditional PVDF film. © 2012 Society of Chemical Industry  相似文献

Nanocrystalline diamond (NCD) films were deposited on Si substrates by microwave plasma-enhanced chemical vapor deposition (MPECVD) using methane/hydrogen/oxygen (30/169/0.2 sccm) as process gases. Subsequently a thin (0.33 μm) and a thick (1.01 μm) NCD films were irradiated with XeF excimer laser (λ = 351 nm) with 300 and 600 mJ cm? 2 of energy densities in air. The NCD films became rougher after laser irradiations. Fraction of graphitic clusters decreased but oxygen content increased in the thin NCD film after laser irradiation. Opposite phenomena were observed for the thick NCD films. Effect of laser irradiation to oxygenation and graphitization of NCD films was correlated with structural properties of free surface and grain boundaries of the thin and thick NCD films.  相似文献
