Manufacturing a low-resistive Ohmic metal contact on p-type InP crystals for various applications is a challenge because of the Fermi-level pinning via surface defects and the diffusion of p-type doping atoms in InP. Development of wet-chemistry treatments and nanoscale control of p-doping for InP surfaces is crucial for decreasing the device resistivity losses and durability problems. Herein, a proper combination of HCl-based solution immersion, which directly provides an unusual wet chemical-induced InP(100)c(2 × 2) atomic structure, and low-temperature Mg-surface doping of the cleaned InP before Ni-film deposition is demonstrated to decrease the contact resistivity of Ni/p-InP by the factor of 10 approximately as compared to the lowest reference value without Mg. Deposition of the Mg intermediate layer on p-InP and postheating of Mg/p-InP at 350 °C, both performed in ultrahigh-vacuum (UHV) chamber, lead to intermixing of Mg and InP elements according to X-ray photoelectron spectroscopy. Introducing a small oxygen gas background (O2 ≈ 10−6 mbar) in UHV chamber during the postheating of Mg/p-InP enhances the indium outdiffusion and provides the lowest contact resistivity. Quantum mechanical simulations indicate that the presence of InP native oxide or/and metal indium alloy at the interface increases In diffusion. 相似文献

A study of converting chemically modified wood into thermoplastic materials was undertaken to develop a new technology platform for the effective utilization of wood‐based lignocellulosic materials. Highly substituted benzoylated spruce thermomechanical pulp (TMP) and lauroylated spruce TMP were used as components for thermoplastic composites of poly(styrene) and poly(propylene). Scanning electron microscopy (SEM), differential scanning calorimetry (DSC), thermogravimetric analysis (TGA) and dynamic mechanical thermal analysis (DMTA) were used to characterize the interfacial morphology and thermal properties of the resultant composite filaments. The coupling of the interfacial morphology effort and that of torque analysis applied during processing indicated that the thorough modification of wood fibers by benzoylation and/or lauroylation reactions can improve the compatibility between the wood‐based lignocellulosic materials and poly(styrene) and poly(propylene). Thermal analysis showed that, with the addition of wood derivatives into poly(styrene) and poly(propylene) matrices, a slight decrease in their Tgs was observed. Furthermore, all of the prepared composites showed improved thermal stability, as revealed by TGA. In this paper a piezoelectric energy harvester based on a Cymbal type structure is presented. A piezoelectric disc ?35?mm was confined between two convex steel discs ?35?mm acting as a force amplifier delivering stress to the PZT and protecting the harvester. Optimization was performed and generated voltage and power of the harvester were measured as functions of resistive load and applied force. At 1.19?Hz compression frequency with 24.8?N force a Cymbal type harvester with 250?μm thick steel discs delivered an average power of 0.66?mW. Maximum power densities of 1.37?mW/cm3 and 0.31?mW/cm3 were measured for the piezo element and the whole component, respectively. The measured power levels reported in this article are able to satisfy the demands of some monitoring electronics or extend the battery life of a portable device. 相似文献

Genome-sequencing projects have revealed that Streptomyces bacteria have the genetic potential to produce considerably larger numbers of natural products than can be observed under standard laboratory conditions. Cryptic angucycline-type aromatic polyketide gene clusters are particularly abundant. Sequencing of two such clusters from Streptomyces sp. PGA64 and H021 revealed the presence of several open reading frames that could be involved in processing the basic angucyclic carbon skeleton. The pga gene cluster contains one putative FAD-dependant monooxygenase (pgaE) and a putatively bifunctional monooxygenase/short chain alcohol reductase (pgaM), whereas the cab cluster contains two similar monooxygenases (cabE and cabM) and an independent reductase (cabV). In this study we have reconstructed the biosynthetic pathways for aglycone synthesis by cloning and sequentially expressing the angucycline tailoring genes with genes required for the synthesis of the unmodified angucycline metabolite-UWM6-in Streptomyces lividans TK24. The expression studies unequivocally showed that, after the production of UWM6, the pathways proceed through the action of the similar monooxygenases PgaE and CabE, followed by reactions catalysed by PgaM and CabMV. Analysis of the metabolites produced revealed that addition of pgaE and cabE genes directs both pathways to a known shunt product, rabelomycin, whereas expression of all genes from a given pathway results in the production of the novel angucycline metabolites gaudimycin A and B. However, one of the end products is most probably further modified by endogenous S. lividans TK24 enzymes. These experiments demonstrate that genes that are either inactive or cryptic in their native host can be used as biosynthetic tools to generate new compounds. 相似文献

A heat balance reaction calorimeter was used to obtain information about the most informative process parameters in polymerizations carried out with Et[Ind]2ZrCl2-methylaluminoxane catalyst. The viscosity of the reaction mixture was found to increase dramatically during the homopolymerization of ethylene, but it could be controlled through appropriate selection of the reaction mixture medium. The mass transfer between the gas and liquid phases was the rate-determining step for the polymerization when the reaction mixture-based Reynolds number was below 2.500. The limited mass transfer between the gas and liquid phases was caused by the intensive activity of the metallocene catalyst and the increased viscosity of the reaction mixture. 相似文献

In this study, experimental test equipment developed in‐house was used to study the compaction behavior of stitched quasi‐unidirectional (UD) non‐crimp fabrics (NCF) during the pre‐filling, filling, and post‐filling stages of the vacuum infusion (VI) process. The effects of the stitch pattern, stitch tension, and fiber sizing of reinforcements, as well as the effect of nesting of fiber bundles in neighboring layers, were studied. Moreover, the effects of cyclic compaction, resin viscosity, and different post‐filling strategies were studied. The developed experimental test equipment provided an applicable measuring method for characterizing the compaction behavior of both the dry and resin‐impregnated reinforcements. The effects of the stitching parameters and fiber nesting of reinforcements were found. Traditional approach to clustering is to fit a model (partition or prototypes) for the given data. We propose a completely opposite approach by fitting the data into a given clustering model that is optimal for similar pathological data of equal size and dimensions. We then perform inverse transform from this pathological data back to the original data while refining the optimal clustering structure during the process. The key idea is that we do not need to find optimal global allocation of the prototypes. Instead, we only need to perform local fine-tuning of the clustering prototypes during the transformation in order to preserve the already optimal clustering structure. 相似文献

A quantum multimeter is a programmable device that can implement measurements of different observables depending on the programming quantum state inserted into it. The advantage of this arrangement over a single-purpose device is in its versatility: one can realize various measurements simply by changing the programming state. The classical manipulation of measurement output data is known as post-processing. In this work we study the post-processing assisted quantum programming, which is a protocol where quantum programming and classical post-processing are combined. We provide examples showing that these two processes combined can be more efficient than either of them used separately. Furthermore, we derive an inequality relating the programming resources to their corresponding programmed observables, thereby enabling us to study the limitations on post-processing assisted quantum programming. 相似文献
