The semiconductor industry is currently challenged by the emergence of Internet of Things, Big data, and deep-learning techniques to enable object recognition and inference in portable computers. These revolutions demand new technologies for memory and computation going beyond the standard CMOS-based platform. In this scenario, resistive switching memory (RRAM) is extremely promising in the frame of storage technology, memory devices, and in-memory computing circuits, such as memristive logic or neuromorphic machines. To serve as enabling technology for these new fields, however, there is still a lack of industrial tools to predict the device behavior under certain operation schemes and to allow for optimization of the device properties based on materials and stack engineering. This work provides an overview of modeling approaches for RRAM simulation, at the level of technology computer aided design and high-level compact models for circuit simulations. Finite element method modeling, kinetic Monte Carlo models, and physics-based analytical models will be reviewed. The adaptation of modeling schemes to various RRAM concepts, such as filamentary switching and interface switching, will be discussed. Finally, application cases of compact modeling to simulate simple RRAM circuits for computing will be shown.  相似文献

The microstructure evolution of extruded Cu–0.18 wt% Zr polycrystals processed by high-pressure torsion (HPT) at room temperature at the pressure of 4 GPa and the different number of the HPT revolutions (i.e. different strain) was investigated using the combination of the electron back-scatter diffraction, microhardness measurements and the X-ray diffraction. A significant transition from the inhomogeneous microstructure after few HPT revolutions into the homogeneous equiaxed microstructure with increasing number of HPT rotations was observed. HPT straining leads to the grain size refinement by a factor more than 100 after the 25 HPT revolutions. Moreover, the EBSD revealed an increase in the fraction of high-angle grain boundaries (HAGBs) with increasing HPT straining reaching the value of 70% after 25 revolutions. Additionally, a slight increase of the twin-related CSL Σ3 grain boundaries occurred during the microstructure refinement. The microhardness measurements confirmed the billet radial inhomogeneity at early stages of the HPT straining, whereas with increasing number of the HPT rotations, causing the specimen fragmentation and homogenization, the microhardness values increased. The average crystallite size and the average dislocation density in individual specimens determined by the XRD diffraction were in the range of approximately 100–200 nm and 2 × 1015 m−2, respectively. Moreover, XRD measurements confirmed the absence of residual stresses in all specimens.  相似文献

An alternative procedure has been described for the syntheses of several bi- and trichromophoric compounds consisting of 1-aminopyrene and 3-aminobenzanthrone chromophoric subsystems connected by an s-triazinyl ring spacer. The synthetic method used, which utilises an autoclave under autogenous pressure, is suitable for the nucleophilic substitution of both chlorine atoms within the triazinyl ring by weakly basic aromatic amines. The structures of the synthesized compounds were confirmed using elemental analysis, 1H NMR, and mass spectra. UV/vis absorption and fluorescence spectra and fluorescence quantum yields were measured. The dependence of fluorescence intensity and fluorescence quantum yields on solvent polarity was investigated.  相似文献

Hybrid bulk heterojunction solar cells based on nanocrystalline TiO2 (nc‐TiO2) nanorods capped with trioctylphosphine oxide (TOPO) and regioregular poly(3‐hexylthiophene) (P3HT) are processed from solution and characterized in order to relate the device function (optical absorption, charge separation, and transport and photovoltaic properties) to active‐layer properties and device parameters. Annealing the blend films is found to greatly improve the polymer–metal oxide interaction at the nc‐TiO2/P3HT interface, resulting in a six‐fold increase of the charge separation yield and improved photovoltaic device performance under simulated solar illumination. In addition, the influence of the organic ligand at the nc‐TiO2 particle surface is found to be crucial for charge separation. Ligand‐exchange procedures applied on the TOPO‐capped nc‐TiO2 nanorods with an amphiphilic ruthenium‐based dye are found to further improve the charge‐separation yield at the polymer–nanocrystal interface. However, the poor photocurrents generated in the hybrid blend devices, before and after ligand exchange, suggest that transport within or between nanoparticles limits performance. By comparison with other donor–acceptor bulk heterojunction systems, we conclude that charge transport in the nc‐TiO2:P3HT blend films is limited by the presence of an intrinsic trap distribution mainly associated with the nc‐TiO2 particles.  相似文献

We have conducted research on the process for producing thermal insulation materials using calcium silicates with the addition of glass fibres. These materials have excellent refractoriness, heat resistance, mechanical strength and dimensional stability and are suitable for refractory coatings, as heat insulators, and as a lagging product.

Ces isolants présentent d’excelllentes résistances à la chaleur et au feu, aussi bien que de bonnes résistance mécanique et stabilité dimensionelle, et se prêtent donc à la confection de revêtements réfractaires, d’isolants thermiques et de calorifuges.

XML documents are often viewed as trees (basically the parse tree of the document), and queries over such documents typically test for ancestor relationships among tree nodes. Search engines process such queries using an index structure summarizing the ancestor relations. In the index, each document item (tree node) is identified using some logical id (node label), such that, given two labels, the engine can determine the ancestor relationship between the corresponding nodes. The length of the labels is a main factor of the index size. Therefore, reducing this length, even by a constant factor, is a critical issue. In this work we consider the following problem. Given a rooted XML tree T, label the nodes of T in the most compact way such that given the labels of two nodes, one can determine in constant time, by looking at the labels only, whether one node is an ancestor of the other. Labelings currently being used are all variants of the following interval scheme. Number the leaves say from left to right and label each node with a pair consisting of the numbers of its smallest and largest leaf descendants. An ancestor query then amounts to an interval containment test on the labels. The maximum label length using this scheme is 2 log n, where n is the number of nodes in the tree. (All logarithms in this paper are to base 2.) The focus of this work is finding a scheme that works best in practice on real XML data. We suggest an orthogonal prefix-based approach, where the labeling is such that an ancestor query roughly amounts to testing whether one label is a prefix of the other. We present several new labeling schemes based on this approach and analyze their performance both theoretically and empirically.  相似文献

Within the non-linear Ginzburg-Landau (GL) theory, we investigate the vortex structure of a thin type II superconductor with a ferromagnetic dot on top of it. Spontaneous creation of vortex-antivortex pairs as well as specific arrangements of vortices are found. We show that the equilibrium vortex phase diagram depends on the size of the magnetic dot and its magnetization, and we discuss the shell structure of the multivortex states with magic numbers which are size and magnetization dependent.  相似文献

This paper describes the theoretical development and experimental proof of the total thermal time constant (TTTC) method for calculation of the thermal response of buildings. The output is obtained in the form of time sequences of temperature, under given time-variation of internal heating load, or in the form of time dependent heating (or cooling) loads, under given patterns of internal temperature variation in time.TTTC method considers ventilation conditions, internal heating, metabolic heat production, cooling, solar radiation absorption on, and longwave i.r. radiation loss from, the external surfaces, solar radiation penetration through windows and the external air temperature and humidity variations in time. The main feature of this method is that each component of the building is represented here, as a heat transfer path, only by two easy to calculate numbers: the thermal resistance and the TTTC (this includes thermal resistances and heat capacities and their relative position in the heat transfer path, including partitions and ceilings) [1–3]. The two parameters characterize the influence of the element on the thermal response of a building as a whole.Experimental demonstration of the accuracy of the TTTC method in computing the thermal response of buildings is presented and compared with measured temperature time patterns both in models and actual buildings under various external conditions. The method is useful not only for the thermal design of buildings and the selection of building materials, but also for the design of passive methods of climatization, e.g. by the use of solar radiation for heating, and conversely, the cooling of a structure by longwave radiation loss (to the outer space through the atmosphere) and by ventilation. Thermal storage and insulation properties are also considered.  相似文献

In 25 cases of spasmophilia the parathyroid function was assessed by complete exploration of the P-Ca metabolism and radioimmunoassay (RIA) of parathormone (PTH). Concomitantly the bone mineralization status was assessed by induced hypercalciuria tests and administration of 30 mg vitamin D2. RIA of PTH revealed increased values in 50% of the cases. The values fall within the range of secondary hyperparathyroidism, but this percentage varies with the values of the parathyroid function obtained by P-Ca metabolism explorations. The increased PTH values do no correlate with the level of plasma total calcium, ionic calcium, and magnesemia. Nor do they correlate with the bone mineralization disorders or the duration of the disease and the age of the patients.  相似文献
