This paper presents the results of comparative reliability study of CV characteristics through three accelerated ageing tests for stress applied to an RF LDMOS: Thermal shock tests (TST, air–air test), thermal cycling tests (TCT, air–air test) and high temperature storage life (HTSL). The two first tests are carried out with a drain current flowing through the device during stress. The investigation findings of electrical parameter degradations after various ageing tests are discussed. Feedback capacitance (Crs) is reduced by 16% and gate–drain capacitance (Cgd) by 42%. This means that the tracking of these parameters enables to consider the hot carrier injection as the dominant degradation phenomenon. A physical simulation software has been used to confirm qualitatively degradation phenomena.  相似文献

为考察吸附床内不同管数和管径对传热的影响,分别设定吸附床的换热面积或填充量为定值,改变传热管的直径及管数,建立了吸附床三维几何模型,利用FLUENT软件进行数值模拟计算,得到吸附床温度场变化规律.结果表明:当吸附床换热面积或填充量一定时,随着换热管数目增多,直径减小,同一时刻吸附床轴向和径向各点温度上升更快,分布更均匀,强化了传热;质量流量对床层温度没有大的影响;并对原吸附床结构进行改进,由原来的5根Ф32×3 mm的传热管和12根Ф10×1mm传质管改为Ф10×1 mm的50根传热管和23根传质管,其填充量变化不大,但换热面积却由0.58 m2增加为1.11 m2,床层温度分布更均匀,强化了传热,缩短了循环周期.  相似文献

 利用250mm连铸坯料,在3800mm宽厚板轧机上针对Q345GJC-Z35钢种进行了厚50~80mm钢板的TMCP工艺试验,确定了相应的热轧及控冷工艺条件。结果表明:采用碳的质量分数低于0.11%添加微量复合铌、钒、钛元素,按照2阶段控制,当轧到成品钢板厚度的2~3倍时开始待温,精轧开轧温度小于860℃,终轧温度为820~860℃,生产的Q345GJC-Z35高强度厚板的性能完全超出国家标准GB19879—2005要求,而且其钢板的平均断面收缩率都大于50%,远高于Z35钢板的技术要求。实现了钢板很好的强韧性匹配,工艺上不用后续热处理,减少了工艺流程,节约了成本。  相似文献

Graphene materials have unique structures and outstanding thermal, optical, mechanical and electronic properties. In the last decade, these materials have attracted substantial interest in the field of nanomaterials, with applications ranging from biosensors to biomedicine. Among these applications, great advances have been made in the field of antibacterial agents. Here, recent advancements in the use of graphene and its derivatives as antibacterial agents are reviewed. Graphene is used in three forms: the pristine form; mixed with other antibacterial agents, such as Ag and chitosan; or with a base material, such as poly (N‐vinylcarbazole) (PVK) and poly (lactic acid) (PLA). The main mechanisms proposed to explain the antibacterial behaviors of graphene and its derivatives are the membrane stress hypothesis, the oxidative stress hypothesis, the entrapment hypothesis, the electron transfer hypothesis and the photothermal hypothesis. This review describes contributions to improving these promising materials for antibacterial applications.  相似文献

A number of studies have demonstrated that MWCNTs induce granuloma formation and fibrotic responses in vivo, and it has been recently reported that MWCNT‐induced macrophage activation and subsequent TGF‐β secretion contribute to pulmonary fibrotic responses. However, their direct effects against alveolar type‐II epithelial cells and fibroblasts and the corresponding underlying mechanisms remain largely unaddressed. Here, MWCNTs are reported to be able to directly promote fibroblast‐to‐myofibroblast conversion and the epithelial–mesenchymal transition (EMT) through the activation of the TGF‐β/Smad signaling pathway. Both of the cell transitions may play important roles in MWCNT‐induced pulmonary fibrosis. Firstly, in‐vivo and in‐vitro data show that long MWCNTs can directly interact with fibroblasts and epithelial cells, and some of them may be uptaken into fibroblasts and epithelial cells by endocytosis. Secondly, long MWCNTs can directly activate fibroblasts and increase both the basal and TGF‐β1‐induced expression of the fibroblast‐specific protein‐1, α‐smooth muscle actin, and collagen III. Finally, MWCNTs can induce the EMT through the activation of TGF‐β/Smad2 signaling in alveolar type‐II epithelial cells, from which some fibroblasts involved in pulmonary fibrosis are thought to originate. These observations suggest that the activation of the TGF‐β/Smad2 signaling plays a critical role in the process of the fibroblast‐to‐myofibroblast transition and the EMT induced by MWCNTs.  相似文献

A multiscale method for 3‐D crack propagation simulation in large structures is proposed. The method is based on the extended finite element method (X‐FEM). The asymptotic behavior of the crack front is accurately modeled using enriched elements and no remeshing is required during crack propagation. However, the different scales involved in fracture mechanics problems can differ by several orders of magnitude and industrial meshes are usually not designed to account for small cracks. Enrichments are therefore useless if the crack is too small compared with the element size. To overcome this drawback, a project combining different numerical techniques was started. The first step was the implementation of a global multigrid algorithm within the X‐FEM framework and was presented in a previous paper (Eur. J. Comput. Mech. 2007; 16 :161–182). This work emphasized the high efficiency in cpu time but highlighted that mesh refinement is required on localized areas only (cracks, inclusions, steep gradient zones). This paper aims at linking the different scales by using a local multigrid approach. The coupling of this technique with the X‐FEM is described and computational aspects dealing with intergrid operators, optimal multiscale enrichment strategy and level sets are pointed out. The influence of substrate temperature on the structural, electrical, and optical properties of aluminum-doped zinc oxide (AZO) films fabricated by radio frequency (RF) magnetron sputtering was investigated. The AZO films were deposited at various substrate temperatures, and the effect of AZO gate electrode conductivity on organic thin film transistor (OTFT) performance was examined. While an increase in the substrate temperature from 100 °C to 300 °C led to an improvement in crystallinity, substrate temperatures over 300 °C caused degradation of the electrical and surface properties. We fabricated OTFTs using AZO films prepared at various substrate temperatures and obtained good device performance. Thus, the performance of an OTFT can be determined by the conductivity of the AZO gate electrode.  相似文献

The optical response of vacuum-evaporated Cd1−xZnxTe thin films in the 1.5-5.6 eV photon energy range at room temperature has been studied by spectroscopic ellipsometry. The films of Cd1−xZnxTe (x=0.04) were deposited at room temperature onto well-cleaned glass substrates of film thickness 450 nm. The measured dielectric-function spectra reveal distinct structures at energies of the E1, E11 and E2 critical points corresponding to the interband transitions. Dielectric related optical constants such as complex refractive index, the absorption coefficients and the normal incidence reflectivity, are presented. Results are in satisfactory agreement with the calculations over the entire range of the photon energies.  相似文献
