Film‐based photodetectors have shown superiority for the fabrication of photodetector arrays, which are desired for integrating photodetectors into sensing and imaging systems, such as image sensors. But they usually possess a low responsivity due to low carrier mobility of the film consisting of nanocrystals. Large‐grain semiconductor films are expected to fabricate superior‐responsivity photodetector arrays. However, the growth of large‐grain semiconductor films, normally with a nonlayer structure, is still challenging. Herein, this study introduces a solid‐state reaction method, in which the growth rate is supposed to be limited by diffusion and reaction rate, for interface‐confined epitaxial growth of nonlayer structured NiSe films with grain size up to micrometer scale on Ni foil. Meanwhile, patterned growth of NiSe films allows the fabrication of NiSe film based photodetector arrays. More importantly, the fabricated photodetector based on as‐grown high‐quality NiSe films shows a responsivity of 150 A W?1 in contrast to the value of 0.009 A W?1 from the photodetector based on as‐deposited NiSe film consisting of nanocrystals, indicating a huge responsivity‐enhancement up to four orders of magnitude. It is ascribed to the enhanced charge carrier mobility in as‐grown NiSe films by dramatically decreasing the amount of grain boundary leading to scattering of charge carrier.  相似文献

MXenes, an emerging class of 2D transition metal carbides and nitrides with the general formula Mn+1XnTx (n = 1–4), have potential for application as floating gates in memory devices because of their intrinsic properties of a 2D structure, high density-of-states, and high work function. In this study, a series of MXene–TiO2 core–shell nanosheets are synthesized by deterministic control of the surface oxidation of MXene. The floating gate (multilayer MXene) and tunneling layer (TiO2) in a nano-floating-gate transistor memory (NFGTM) device are prepared simultaneously by a facile, low-cost, and water-based process. The memory performance is optimized via adjustment of the thickness of the oxidation layer formed on the MXene surface. The fabricated MXene NFGTMs exhibit excellent nonvolatile memory characteristics, including a large memory window (>35.2 V), high programming/erasing current ratio (≈106), low off-current (<1 pA), long retention (>104 s), and cyclic endurance (300 cycles). Furthermore, synaptic functions, including the excitatory postsynaptic current/inhibitory postsynaptic current, paired-pulse facilitation, and synaptic plasticity (long-term potentiation/depression), are successfully emulated using the MXene NFGTMs. The successful control of MXene oxidation and its application to NFGTMs are expected to inspire the application of MXene as a data-storage medium in future memory devices.  相似文献

Takagi-Sugeno (T-S) fuzzy model is difficult to be linearized because of membership functions included. So, novel T-S fuzzy state transformation and T-S fuzzy feedback are proposed for the linearization of T-S fuzzy system. The novel T-S fuzzy state transformation is the fuzzy combination of local linear transformation which transforms local linear models in the T-S fuzzy model into the local linear controllable canonical models. The fuzzy combination of local linear controllable canonical model gives controllable canonical T-S fuzzy model and then nonlinear feedback is obtained easily. After the linearization of T-S fuzzy model, a robust H controller with the robustness of sliding model control (SMC) is designed. As a result, controlled T-S fuzzy system shows the performance of H control and the robustness of SMC.  相似文献

Pt/ZrO2/Si sandwich structures where ZrO2 is deposited by radio frequency (r.f.) magnetron sputtering using a Zr target in an atmosphere of O2/Ar gas mixture, were fabricated and the effects of the O2/Ar flow ratio in the reactive sputtering process, the annealing temperature, the ZrO2 film thickness on the structure, the surface roughness of ZrO2 films and the electric properties of Pt/ZrO2/Si metal-oxide-semiconductor (MOS) capacitors were investigated. The optimum process parameters of the Pt/ZrO2/Si capacitor based on reactively sputtered-ZrO2 determined in such a way as the capacitance is maximized and the leakage current, the oxide charge, and the interface trap density are minimized that is the O2/Ar flow ratio of 1.5, the annealing temperature of 800℃, and the film thickness of 10 nm. Also the conduction mechanism in the Pt/ZrO2/Si capacitor has been discussed.  相似文献

Atmospheric pressure plasma technology is gaining increasing importance because it is a simple and tunable synthesis process for the production of metallic nanoparticles. In addition to the development of the power supply, improving the reactor is also one of the main strategies to enhance the utility. In this study, a simple reactor for the gas–liquid discharge plasma induced by argon gas was applied to synthesize silver nanoparticles from silver nitrate (AgNO3) in solution. An AC power supply with a peak voltage of 3.5 kV was used. The frequency and on-time were set to 50 kHz and 2.5 μs, respectively. The oscilloscope showed that the rising time was approximately 2 μs. The ethanol was used as the source for the reactive reducing agent. No more additional components existed in the solution during the discharge and neither of the electrodes was in contact with the treated solution. The temperature increased by 10 °C within 1min without a cooling system. Carbon was the main impurity and was expected to be produced from the decomposition of the organics under the plasma. The elevated temperature decreased the organic by-products by evaporation and could also decrease the production of carbon. Transmission electron microscopy showed that the spherical silver nanoparticles with a size of approximately 10 nm were synthesized with a crystal structure and that a low concentration of ethanol prefers the production of the mono-dispersed colloid.  相似文献

Beef or pork was chopped, screened, and washed; water was removed by centrifugation to make surimi-like, water-washed beef or pork. Processing parameters were evaluated to develop the optimum processing techniques to yield the most functional material. Regardless of fat content in the starting material, water-washed beef or pork contained <1% fat. Water-washed muscle was lighter (reduced redness and yellowness) than the original starting material but had more color than fish surimi. Washed beef or pork formed gels with greater hardness than commercial fish surimi above 55°C after heating at 0.5°C/min. Salt soluble protein of water-washed beef or pork was higher than that of commercial fish surimi.  相似文献

In pyroprocessing,uranium(U) is recovered from molten LiCl-KCl salt,and,for safeguard purposes,it is important to analyze the U and Plutonium(Pu) concentrations in a timely manner.In the present work,salt samples containing U were fabricated.The laser used in the present work was an Nd:YAG laser with a wavelength of 532 nm,a laser energy on the sample of11.5 mJ,and a pulse repetition rate of 10 Hz.The plasma emission light was measured with an Echelle spectrometer.A total of 100 points on the sample surface were measured as the laser incident position was changed.The U and potassium(K) peaks in the spectrum were identified.Univariate and multivariate analyzes were conducted to determine the accuracy and limit of detection(LOD) of the laser-induced breakdown spectroscopy.  相似文献
