A one-dimensional model of the polysilicon-gate-oxide-bulk structure is presented in order to analyze the implanted gate MOS-devices. The influence of the ionized impurity concentration in the polysilicon-gate near the oxide and the charge at the polysilicon-oxide interface on the flat-band voltage, threshold voltage, inversion layer charge and the quasi-static CV characteristic is quantitatively studied. The calculations show a considerable degradation of the inversion layer charge due to the voltage drop in the gate, especially in thin oxide devices. The calculated quasi-static CV curves agree with the recently published data of implanted gate devices.  相似文献

Lignite, as an energy resource, is a mainstay of electricity generation in the Republic of Serbia. Installed capacity of lignite power plants represents 68% of the total installed capacity of Electric Power Industry of Serbia, the only company in Serbia, which manages electricity generation. In the future, with the increase in demand for electricity, both in Serbia and in Europe, we should expect more extensive and effective utilization of lignite as the main energy potential. In addition, due to increased emissions of CO2, NOX and other pollutants, the Republic of Serbia must accelerate the implementation of flexible mechanisms of Kyoto Protocol and the guidelines set by the European Union. Lignite in the future will retain its existential importance in the electricity generation in the Republic of Serbia.  相似文献

The paper presents a reconstruction of analogue multi-harmonic signals, from a number of integrated values of input signals. Based on the value of the integral of the original input signal, with a known frequency spectrum but unknown amplitudes and phases, a reconstruction of its basic parameters is done by the means of derived analytical and summarized expressions. It is applied to signal reconstruction, spectral estimation, system identification, as well as in other important signal processing problems. The proposed method of processing can be used for precise RMS measurements (or power and energy) of periodic signal based on the presented signal reconstruction. Subsequent calculation of all relevant indicators related to the monitoring and processing of ac voltage and current signals is provided in this manner. The paper investigates the errors related to the signal parameter estimation, and there is a computer simulation that demonstrates the accuracy of these algorithms.  相似文献

Durability of sulfur concrete with different fillers, as well as Portland cement concrete, was tested in the solutions of HCl, H2SO4, and NaCl. Regarding mass changes, in the solutions of HCl and H2SO4 sulfur concrete with talc and fly ash exhibited higher durability, while in NaCl samples with alumina and microsilica were better. The type of filler did not affect durability regarding compressive strength. Strength loss was higher in the solution of HCl comparing to H2SO4, while negligible in NaCl which is in accordance with apparent porosity increase. Portland cement concrete after two months lost 20% of mass.  相似文献

Bulk ceramic samples of BiFeO3 were light doped (up to 1%) with Nb5+ in the place of Fe3+ (B-site doping) and their multiferroic properties were investigated using XRD, SEM, polarization (PMTS) and magnetization (SQUID) techniques. It is shown that even the small percentages of doping can notably change electric and magnetic behavior. Electric conductivity differs by two orders of magnitude between samples doped with 0.2% and 1% Nb. The ferroelectric behavior strongly depended on conduction mechanism, and transition from space-charge-limited current (SCLC) conduction to trap-filled limited (TFL) conduction regime reflected on a change in hysteresis patterns, particularly for the samples with 0.2% and 0.5% Nb. Separation of ZFC-FC magnetization curves occurred for all Nb concentrations and increased with Nb doping. Weak ferromagnetic behavior and the increase of remnant magnetization with Nb concentration was observed from the hysteresis measurements. Coercive field changed drastically compared to the pure BiFeO3, namely, the sample with 1% Nb exhibited very high coercive magnetic field of ~ 10?kOe.  相似文献

The dynamic instability problem of symmetrically laminated cross-ply plates, compressed by time-dependent stochastic membrane forces, is investigated. The effect of shear deformation is included in the formulation. By using the direct Liapunov method, bounds of the almost sure instability of cross-ply plates are obtained. Furthermore, it is shown how the viscous damping coefficient, variances of the stochastic forces, ratio of the principal lamina stiffnesses, number of layers, plate aspect ratio, and cross-ply ratio influence the instability regions. A special attention is given to the proper choice of two shear correction factors of the laminated plate. Numerical calculations are performed for the Gaussian process with a zero mean and variance σ2 as well as for the harmonic process with an amplitude A.  相似文献

Confectionery fillings are products used in confectionery and baking industry containing approximately 30–40 g fat/100 g product. Due to the high fat content, they have considerable high caloric value. Therefore, there is a trend to decrease fat content in confectionery filling formulations. This paper gives a brief review of several adaptive techniques for interference minimization in CDMA (code division multiple access) communication systems.Co-channel interference (CCI) in CDMA is the most dominant factor that limits the user capacity (definition). An overview of CCI cancellation and suppression schemes for sub-optimum but practical single user and multi-user demodulation in CDMA is presented.These techniques include adaptive temporal and spatial cancellers and adaptive digital filters. It has been demonstrated that adaptive receivers can effectively remove CCI and significantly increase the user capacity relative to the conventional matched filter receivers.  相似文献
