Silicon oxides and nitrides are key materials for dielectrics and encapsulation layers in a class of silicon‐based high performance electronics that has ability to completely dissolve in a controlled fashion with programmable rates, when submerged in bio‐fluids and/or relevant solutions. This type of technology, referred to as “transient electronics”, has potential applications in biomedical implants, environmental sensors, and other envisioned areas. The results presented here provide comprehensive studies of transient behaviors of thin films of silicon oxides and nitrides in diverse aqueous solutions at different pH scales and temperatures. The kinetics of hydrolysis of these materials depends not only on pH levels/ion concentrations of solutions and temperatures, but also on the morphology and chemistry of the films, as determined by the deposition methods and conditions. Encapsulation strategies with a combination of layers demonstrate enhancement of the lifetime of transient electronic devices, by reducing water/vapor permeation through the defects.  相似文献

The cognitive radio (CR) system opportunistically utilizes the frequency bands temporally unoccupied by the primary user. In the CR system, the energy or cyclostationary detector is used to detect the primary user signal. For protecting the primary user tightly, the signal detection time can be very long, which leads to inefficiency in the CR system. Thus, we propose a novel signal detector that greatly reduces the average detection time. The proposed detector periodically decides whether it terminates the detection process or receives more input signal for more information. Therefore, the proposed detector has variable detection time. We will call the proposed detector the variable length signal detector (VLSD). The VLSD is designed by using a partially observable Markov decision process framework for optimal performance. We present the numerical results showing that the VLSD requires much smaller average detection time compared with the traditional fixed length signal detector to achieve a given detection error probability. The original distributed-queueing request update multiple-access (DQRUMA)/multicode code-division multiple-access (MC-CDMA) protocol was developed as a channel access protocol for wireless packet CDMA networks. This protocol has recently attracted considerable attention. We modify the original protocol, which was designed for data traffic only, to additionally accommodate voice traffic and call it the A-Protocol. We propose a new packet CDMA protocol that enhances the A-Protocol by improving the utilization of receivers in a base station and call it the E-Protocol. In the E-Protocol, an access request is attempted with a randomly chosen code at a request minislot. We analytically evaluate the performance of both protocols and compare analytical results with computer simulation. Analytical results agree well with simulation results.  相似文献

The paper analyzes the error propagation phenomenon in the decision feedback equalizer (DFE) for the receivers of Advanced Television Systems Committee (ATSC) digital television (DTV) and presents the performance upper-limits of the DFE by comparing various error propagation cases and the no-error propagation case. As one approach to the performance limit, we consider a blind DFE, adopting a trellis decoder with a trace-back depth of 1 as a decision device. Through simulation, we show how much the DFE performance in ATSC DTV receivers is affected by error propagation. We found that while blind equalization is preferable to decision-directed (DD) equalization at signal-to-noise ratio (SNR) values less than 18 dB, DD equalization is superior to blind equalization at SNR values greater than 18 dB. In addition, symbol error rate curves quantitatively show that the performance difference in the DFE caused by error propagation becomes clearer at the trellis decoder following the DFE. The analysis results presented are very informative for developing equalization algorithms for ATSC DTV receivers.  相似文献

4H-SiC Schottky barrier diodes (SBDs) were fabricated and characterized from room temperature to 573 K using HfNxBy as Schottky electrodes. The results are compared to SBDs fabricated using other electrodes that include Ni, Pt, Ti and Au. The Schottky barrier height Φb for as-deposited HfNxBy/n−/n+ diodes, determined from room temperature current-voltage characteristics, is 0.887 eV. This is lower than those of SBDs fabricated using other metals such as Au, where Φb is 1.79 eV. The HfNxBy/n−/n+ diodes studied have a much higher on-resistance Ron of around 38.24 mΩ-cm2, which is about four times that of Au/n−/n+ diodes, due to the higher sheet resistance of the sputtered HfNxBy electrode layer. The barrier height Φb and ideality factor η of the HfNxBy/n−/n+ diodes remain almost unchanged after 400 and 750 °C anneal in N2. This suggests excellent thermal and chemical stability of HfNxBy in contact with 4H-SiC.  相似文献

A fast intra skip detection algorithm based on the rate‐distortion (RD) cost for an inter frame (P‐slices) is proposed for H.264/AVC video encoding. In the H.264/AVC coding standard, a robust rate‐distortion optimization technique is used to select the best coding mode and reference frame for each macroblock (MB). There are three types of intra predictions according to profiles. These are 16×16 and 4×4 intra predictions for luminance and an 8×8 intra prediction for chroma. For the high profile, an 8×8 intra prediction has been added for luminance. The 4×4 prediction mode has 9 prediction directions with 4 directions for 16×16 and 8×8 luma, and 8×8 chrominance. In addition to the inter mode search procedure, an intra mode search causes a significant increase in the complexity and computational load for an inter frame. To reduce the computational load of the intra mode search at the inter frame, the RD costs of the neighborhood MBs for the current MB are used and we propose an adaptive thresholding scheme for the intra skip extraction. We verified the performance of the proposed scheme through comparative analysis of experimental results using joint model reference software. The overall encoding time was reduced up to 32% for the IPPP sequence type and 35% for the IBBPBBP sequence type.  相似文献

The effects of the amount of RuO2 added in the Ta film on the electrical properties of a Ta-RuO2 diffusion barrier were investigated using n++-poly-Si substrate at a temperature range of 650–800°C. For the Ta layer prepared without RuO2 addition, Ta2O5 phase formed after annealing at 650°C by reaction between Ta and external oxygen, leading to a higher total resistance and a non-linear I-V curve. Meanwhile, in the case of the Ta film being deposited with RuO2 incorporation, not only a lower total resistance and ohmic characteristics exhibited, but also the bottom electrode structure was retained up to 800°C, attributing to the formation of a conductive RuO2 crystalline phase in the barrier film by reaction with the indiffused oxygen because of a Ta amorphous structure formed by chemially strong Ta-O or Ta-Ru-O bonds and a large amount of conductive RuO2 added. Since a kinetic barrier for nucleation in formation of the crystalline Ta2O5 phase from an amorphous Ta(O) phase is much higher than that of crystalline RuO2 phase from nanocrystalline RuOx phase, the formation of the RuO2 phase by reaction between the indiffused oxygen and the RuOx nanocrystallites is kinetically more favorable than that of Ta2O5 phase.  相似文献

We propose and experimentally demonstrate a novel fiber sensor array based on a Sagnac interferometer with very simple electronic signal processing. A stable quadrature phase bias was obtained using a phase modulator, and the polarization-induced signal fading was suppressed by using a depolarizer and a broad-band source. LC-tank oscillators in the 5~6 GHz frequency range have been designed and implemented in a commercial 0.6 μm GaAs MESFET technology. One is a voltage-controlled oscillator (VCO), and the other is an oscillator without a controlling element. The output frequency range of the VCO is from 5.44 to 6.14 GHz, and the measured phase-noise is -101.67 dBc/Hz at an offset frequency of 600 KHz from the 5.44 GHz carrier. The phase-noise of the 6.44 GHz oscillator is -108 dBc/Hz at an offset frequency of 600 KHz, and the phase-noise curve, in the offset frequency range between 100 KHz and 1 MHz, shows a -20 dB/decade slope. These phase-noise characteristics are comparable to, or better than, those of the reported 5~6 GHz-band CMOS oscillators. To our knowledge, this is the first GaAs MESFET-based oscillator which has a cross-coupled differential topology and a capacitive coupling feedback to suppress the up-conversion of 1/f noise. Also, it is first reported that the GaAs MESFET-based oscillator shows 1/f2 phase-noise behavior across the offset frequency range from 100 KHz to 1 MHz  相似文献

In this paper, we present novel high‐speed transmission schemes for high‐speed ultra‐high frequency (UHF) radio‐frequency identification communication. For high‐speed communication, tags communicate with a reader using a high‐speed Miller (HS‐Miller) encoding and multiple antennas, and a reader communicates with tags using extended pulse‐interval encoding (E‐PIE). E‐PIE can provide up to a two‐fold faster data rate than conventional pulse‐interval encoding. Using HS‐Miller encoding and orthogonal multiplexing techniques, tags can achieve a two‐ to three‐fold faster data rate than Miller encoding without degrading the demodulation performance at a reader. To verify the proposed transmission scheme, the MATLAB/Simulink model for high‐speed backscatter based on an HS‐Miller modulated subcarrier has been designed and simulated. The simulation results show that the proposed transmission scheme can achieve more than a 3 dB higher BER performance in comparison to a Miller modulated subcarrier.  相似文献
