Interface properties of MBE-grown ZnSe/GaAs substrate systems formed on variously pretreated GaAs surfaces, which include standard chemically etched (5H2SO4:1H2O2: 1H2O), (NH4)2Sx-, NH4I-, and HF-pretreated surfaces, are investigated by capacitance-voltage (C-V) and deep level transient spectroscopy (DLTS) measurements. A HF-pretreated and annealed ZnSe/p-GaAs sample showed marked reduction of interface state density, Nss, with Nss,min below 4 x 1011cm-2 eV-1 near Ec- EFS= 1.0 eV. The value is about one order of magnitude smaller than that of the standard chemically etched interface, and comparable to (NH4)2Sx- pretreated interface. Nevertheless, C-V characteristics of ZnSe/nGaAs samples, which were measured for the first time, indicate that interface Fermi level, EFS, is not completely unpinned due to the interface states located above the midgap. A consistent result was obtained by DLTS method in determining EFS position. The influence of Nss distribution on vertical current conduction is also analyzed. It is found that U-shaped interface states with Nss(E) > 1 x 1013 cm-2 eV-1 above the midgap may cause an excess voltage drop larger than a few volts at the interface.  相似文献

Human bites in cases of homicide, sexual assault, and abuse are often distorted due to the elasticity and curvature of the skin. Physical comparison of a bite mark to a suspect's teeth is sometimes difficult. Saliva, which is usually deposited during biting, can be collected and analyzed to identify the perpetrator. Using simulated bite mark situations in two experimental series, three samples of 40 microL of whole saliva were deposited on the skin of 27 cadavers (at 33 sites) and three samples of 100 microL of whole saliva were deposited on the skin of 5 cadavers (at 12 sites). Saliva was collected using the double swab technique at t = 5 min, t = 24 h, and t = 48 h. DNA was extracted using the modified Chelex method and submitted to PCR-based typing at two short tandem repeat loci. Results indicate that the concentration of DNA in saliva recovered from skin varies as a function of time since deposition. There is a significant decrease in concentration in the first 24 h but the concentration remains stable from 24 to 48 h. The success of PCR amplification is independent of the time since deposition or the concentration of DNA in the saliva sample. Contamination from the DNA of the cadaver was not found in any of the cases studied.  相似文献

A 4-way set associative TagRAM with 1.189-Mb capacity has been developed which can handle a secondary cache system of up to 16 Mbytes. A 9-ns cycle operation and clock to Dout of 4.7 ns are achieved by use of circuit techniques such as a pipelined decoding scheme, a single PMOS load BiCMOS main decoder, a BiCMOS sense-amplifying comparator, doubly placed self-timed write circuits, and highly linear VCO for a PLL. A MOSFET using a serrated quantum wire structure that produces one-dimensional electron confinement shows excellent subthreshold characteristics and enhanced drive capability compared to a conventional MOSFET with a flat Si-SiO2 interface. We studied the quantum wire structure with its periodically bent Si-SiO2 interface using simulations. The potential in the convex regions of the silicon is 0.34 V higher than that in the concave ones when the bending angle is 90°, the bending period is 100 nm, substrate doping is 3.0×10 17 cm-3, and a gate voltage is 0.1 V. Because of this increase in potential in the convex regions, electrons are confined in a narrow width of 13 nm in the convex regions. This 1-D electron confinement effect by the bent Si-SiO2 interface is clearly observed at low gate voltage and is reduced as the gate voltage becomes higher. Due to the confinement effect, drain current in the MOSFET with this quantum wire structure is 270 times higher than that of a MOSFET with a flat Si-SiO2 interface at a gate voltage of 0.05 V. BACKGROUND: Glutathione S-transferases (GSTs) are encoded by a superfamily of genes and play a role in the detoxification of potential carcinogens. In a nested case-control study, we investigated associations between genetic variability in specific GST genes (GSTM1, GSTT1, and GSTP1) and susceptibility to breast cancer. METHODS: In 1989, a total of 32 898 individuals donated blood samples to a research specimen bank established in Washington County, MD. Genotypes of blood specimen DNA were determined for 110 of 115 women with incident cases of breast cancer diagnosed during the period from 1990 through 1995 and up to 113 of 115 control subjects. Associations between specific genotypes and the development of breast cancer were examined by use of logistic regression to calculate odds ratios (ORs) and 95% confidence intervals (CIs). RESULTS: The GSTM1 homozygous null genotype was associated with an increased risk of developing breast cancer (OR = 2.10; 95% CI = 1.22-3.64), principally due to an association with postmenopausal breast cancer (OR = 2.50; 95% CI = 1.34-4.65). For GSTP1, the data were suggestive of a trend of increasing risk with higher numbers of codon 105 valine alleles (compared with isoleucine alleles); a 1.97-fold increased risk of breast cancer (95% CI = 0.77-5.02) was associated with valine/valine homozygosity. The risk of breast cancer associated with the GSTT1 homozygous null genotype was 1.50 (95 % CI = 0.76-2.95). The risk of breast cancer increased as the number of putative high-risk genotypes increased (P for trend <.001) (OR = 3.77; 95% CI = 1.10-12.88 for a combined genotype of GSTM1 null, GSTT1 null, and either GSTP1 valine heterozygosity or GSTP1 valine homozygosity). CONCLUSIONS: Our findings suggest that genetic variability in members of the GST gene family may be associated with an increased susceptibility to breast cancer.  相似文献

We describe an immunocompetent 8-year-old boy with a serological profile indicating chronic infection by Epstein-Barr virus (EBV) who developed subcutaneous and pulmonary lesions related to a peripheral T-cell proliferation. No clonal rearrangement of T-cell receptor or immunoglobulin genes was seen. However, the finding of a t(3;17)(q21;q25) in 44 metaphases from one skin lesion demonstrated a clonal origin. We also showed that the proliferative T cells contained EBV genome leading to the diagnosis of EBV-associated peripheral T-cell lymphoma. Further cytogenetic and molecular studies are needed to identify genes implicated in the pathogenesis of this haematological malignancy.  相似文献

Summary Three polymers bearing benzene rings: polystyrene, poly(2,6-dimethyl-p-phenylene oxide) and poly(diphenylacetylene), were chemically modified with bis(heptafluorobutyryl) peroxide. The heptafluoropropylated products have higher gas permeabilities than the parent polymers. A fast and highly controllable method of fabricating large films of photonic crystals of colloids is reported. A charge‐stabilized colloidal suspension was run in a flat capillary driven by a pressure‐regulated air pulse. The colloidal crystal texture formed in the capillary was a sensitive function of air pressure. Above a critical pressure, the entire capillary was filled with a uniform single‐domain texture whose transmittance spectrum showed a high quality as a photonic crystal, i.e., excellent opacity at a photonic bandgap and high transparency at other wavelengths. The present method is easily applicable to industrial processes for mass production.  相似文献

The effects of beclomethasone dipropionate (BDP) enemas on ulcerative colitis were investigated by administrating BDP enemas to Fischer male rats with an inflammatory bowel disease induced by 2,4,6-trinitrobenzensulfonic acid (TNB). After administration of a TNB ethanol solution to rats, diarrhea and melena were found in all rats, and the wet tissue weights of the colons in the rats increased by erosion and thickness of epithelial mucous membranes with edema. BDP enemas were administered to the rats one time a day at a dose of 20 or 50 micrograms of BDP for 4 or 11 days from the day 3 after TNB treatment, respectively. After dosing of BDP, the rate of rats developing diarrhea and melena decreased more with time in comparison with that of BDP-free rats, and the symptoms of all rats developing the diseases were improved on the day 4 after administration of a dose of 50 micrograms of BDP. A dose dependent recovery in the wet tissue weights and scores of damages, and the myeloperoxidase (MPO) activity in the tissue were found at the early days (until the day 4). However, their measurements on the day 11 at each dose of BDP were not different from those of control rats significantly, as the damages in the colons of the control rats were recovered naturally with time. In conclusion, the clinical usefulness of BDP enemas was supported by elucidating the dose dependent effect of BDP at the early days in the model rats with an inflammatory bowel disease induced by TNB.  相似文献
