The remarkable development and continual proliferation of research in the nanotechnology field have led to improvement in the efficiency of elementary devices. To improve their performance, the parameters of such devices can be scaled down while optimizing their characteristics. However, this simultaneously results in degraded switching characteristics and the appearance of short-channel effects. Multigate-based fin-shaped field-effect transistors (FinFETs) represent a new option to address all these problems. However, thermal failure of FinFET devices under nominal operating conditions is an important issue in the design and implementation of high-speed semiconductor devices. It is also seen that bulk FinFETs exhibit better thermal performance compared with silicon-on-insulator FinFETs. In the work presented herein, various FinFET characteristics including the subthreshold swing, drain-induced barrier lowering, threshold voltage, and drain current were investigated as functions of temperature. The (effective) channel length is larger than the physical gate length (in off-state) due to the undoped underlap regions. This paper also discusses the effects of drain, source, and gate overlap.  相似文献

A model for forward scattering from bacterial colonies is presented. The colonies of interest consist of approximately 10(12) - 10(13) individual bacteria densely packed in a configuration several millimeters in diameter and approximately 0.1-0.2 mm in thickness. The model is based on scalar diffraction theory and accounts for amplitude and phase modulation created by three macroscopic properties of the colonies: phase modulation due to the surface topography, phase modulation due to the radial structure observed from some strains and species, and diffraction from the outline of the colony. Phase contrast and confocal microscopy were performed to provide quantitative information on the shape and internal structure of the colonies. The computed results showed excellent agreement with the experimental scattering data for three different Listeria species: Listeria innocua, Listeria ivanovii, and Listeria monocytogenes. The results provide a physical explanation for the unique and distinctive scattering signatures produced by colonies of closely related Listeria species and support the efficacy of forward scattering for rapid detection and classification of pathogens without tagging.  相似文献

Synthetically prepared arsenic-laden CalSiCo-sludge was converted to pulverized cement concrete (PCC) using solidification/stabilization technology with cement. Batch leaching experiments were conducted to estimate the leaching of As(III) and As(V) from the CalSiCo-sludge as well as from the PCC. The leaching of As(III) and As(V) was found to be the function of time, pH and concentration of anions such as Cl(-), NO(3)(-), and SO(4)(2-) present in the extraction fluid. It is observed that from the CalSiCo-sludge the leaching of As(III) is >0.05mg/l (which is above the permissible limit for arsenic in drinking water) at any pH. But in case of As(V) the leaching is >0.05mg/l only at pH>8 and at pH<4. It is noted that maximum leaching occurs when the extraction liquid contains Cl(-). In contrary, NO(3)(-) and SO(4)(2-) have negligible effect on arsenic leaching from the CalSiCo-sludge. Extraction tests were carried out to determine the maximum leachable concentration under the chosen conditions of leaching medium and leaching time. Leaching of As(III) and As(V) from exhausted arsenic-laden CalSiCo-sludge and from PCC was carried out in both tap water and rain water. It was noticed that tap water has no effect in leaching of arsenic from CalSiCo-sludge but rain water causes significant amount of leaching, which is mostly due to pH effect. However, in all cases the leaching of As(III) was more than that of As(V). When compared with CalSiCo-sludge PCC showed negligible leaching of arsenic. It was noticed further that the variation of 28 days compressive strength was within 15% of the original strength after replacing 35% cement with exhausted CalSiCo-sludge.  相似文献

The quadrupole magnets for FAIR Super FRS energy buncher have large usable aperture, high magnetic pole-tip field and high gradient field quality. The iron-dominated magnets with superconducting coils have to be used in this application. The NbTi coil, laminated iron, and support structure of about 22 tons is immersed in liquid helium. The 4.5 K helium chamber is completely covered with a thermal shield cooled by helium at 50–80 K on its outer and inner surface. The helium chamber and thermal shield is enclosed in a vacuum shell.The paper presents design details of the long quadrupole. Coupled thermal, magnetic and structural analysis was carried out to design the magnet iron, magnet coil, helium vessel and support links and ensure the required gradient field quality is achieved. Carbon nanotube (CNT) forests are investigated as porous wick structures for chip-scale heat pipe cooling systems. An analytical model is developed to demonstrate the merits of phase change heat transfer on nanoscale porous structures, compared to that on microscale porous wick. Results indicate that nanoscale porous structures increase the thin-film evaporation surface area by one order of magnitude, which can significantly increase phase change heat transfer efficiency. The pertinent wick structure properties of the CNT forest are experimentally measured. Results show that the CNT forest is highly porous (~95% porosity), and possesses large variations in effective thermal conductivity ranging from 0.8 to 180 W/m K. Effective pore size of the CNT wick structure varies between 50 and 180 nm, which can generate capillary pressure up to two orders of magnitude higher than the microscale wick structure. However, its low permeability, about three to four orders of magnitude lower than the traditional wicks, underscores the necessity of bi-porous CNT wick structures. The bi-porous CNT wick structures are composed of nanoscale porous CNT clusters, separated by microscale (~50 μm wide) passages. Experimental results show a maximum heat flux of 770 W/cm2 over a 2 mm × 2 mm heating area. With enhanced thin-film evaporation, heat transfer coefficients are improved by up to 100%, compared to the microscale wick. In contrast, the low CHF ~140 W/cm2 over a 10 × 10 mm2 heating area is caused by vapor occupation of the microscale pores and the reduction of wick permeability.  相似文献

We have studied a photonic structure, based on a semi-classical approach, considering simultaneous interaction of two side-coupled bent waveguides having variable coupling interactions (Gaussian and exponential-type) with a dressed continuum. We have examined the condition of optical trapping in spatial domain during propagation of a light field through the waveguide. The variation in parametric conditions leading to a typical trapping (quasi-trapping) phenomenon for both the cases of exponential and Gaussian coupling interactions is discussed. Simulation of such phenomenon of trapping in our macroscopic photonic structure is possible for all even relative positions of the side waveguides coupled to the dressed continuum. As far as the onset of quasi-trapping is concerned, the coupling width in the Gaussian coupling case is smaller than that in the exponential case. In this context, the Gaussian profile is found more tolerant than the exponential one so far as the separation between the side-coupled waveguides is concerned. Perfect trapping is observed to sustain by setting proper conditions while launching initial light in the side waveguides.  相似文献

Pectic polysaccharides extracted from fruit tissue of cape gooseberry (Physalis peruviana L) at different maturity levels were fractionated and analyzed for galacturonic acid backbone molecules. Preharvest spray of the fruits at 7 days old with ethephon resulted in a higher accumulation of water‐soluble and oxalate‐soluble pectic fractions than non‐treated fruits, while this treatment effectively enhanced the polygalacturonase enzyme activity necessary for maintenance of pectin degradation. Treatment with ethephon not only enhanced the solubilization rate but also resulted in a net increase in total pectic polymer content in developing cape gooseberry fruits. Silica incorporation into natural rubber (NR)-polybutadiene rubber (PBR)-reclaim rubber (RR) ternary blend system was carried out by sol-gel technique at different temperatures. The effect of RR on silica reinforcement was studied for NR-PBR-RR blend systems. The physicochemical properties of sol-gel vulcanizates indicates that the reinforcing efficiency of the nanocomposites increases with increasing RR content. Sol-gel vulcanizates prepared at 50°C shows superior mechanical properties than others. The amount of silica incorporated by sol-gel technique was determined through thermogravimetry analysis, which indicates the increasing trend of thermal stability with silica content. SEM studies indicate the coherency and homogeneity in the NR-PBR-RR/SiO 2 nanocomposites.  相似文献
