This paper presents the implementation of a novel InGaAs field-effect transistor (FET), using a ZnSe-ZnS-ZnMgS-ZnS stacked gate insulator, in a spatial wavefunction-switched (SWS) structural configuration. Unlike conventional FETs, SWS devices comprise two or more asymmetric coupled quantum wells (QWs). This feature enables carrier transfer vertically from one quantum well to another or laterally to the wells of adjacent SWS-FET devices by manipulation of the gate voltages (V g). Observation of an extra peak (near both accumulation and inversion regions) in the capacitance–voltage data in an InGaAs-AlInAs two-quantum-well SWS structure is presented as evidence of spatial switching. The peaks are attributed to the appearance of carriers first in the lower well and subsequently their transfer to the upper well as the gate voltage is increased. The electrical characteristics of a fabricated SWS InGaAs FET are also presented along with simulations of capacitance–voltage (CV) behavior, showing the effect of wavefunction switching between wells. Finally, logic operations involving simultaneous processing of multiple bits in a device, using coded spatial location of carriers in quantum well channels, are also described.  相似文献

Functional and structural maps, such as a curvature, cortical thickness, and functional magnetic resonance imaging (MRI) maps, indexed over the local coordinates of the cortical manifold play an important role in neuropsychiatric studies. Due to the highly convoluted nature of the cerebral cortex and image quality, these functions are generally uninterpretable without proper methods of association and smoothness onto the local coordinate system. In this paper, we generalized the spline smoothing problem (Wahba, 1990) from a sphere to any arbitrary two-dimensional (2-D) manifold with boundaries. We first seek a numerical solution to orthonormal basis functions of the Laplace-Beltrami (LB) operator with Neumann boundary conditions for a 2-D manifold M then solve the spline smoothing problem in a reproducing kernel Hilbert space (r.k.h.s.) of real-valued functions on manifold M with kernel constructed from the basis functions. The explicit discrete LB representation is derived using the finite element method calculated directly on the manifold coordinates so that finding discrete LB orthonormal basis functions is equivalent to solving an algebraic eigenvalue problem. And then smoothed functions in r.k.h.s can be represented as a linear combination of the basis functions. We demonstrate numerical solutions of spherical harmonics on a unit sphere and brain orthonormal basis functions on a planum temporale manifold. Then synthetic data is used to quantify the goodness of the smoothness compared with the ground truth and discuss how many basis functions should be incorporated in the smoothing. We present applications of our approach to smoothing sulcal mean curvature, cortical thickness, and functional statistical maps on submanifolds of the neocortex.  相似文献

The human arm has 7 degrees of freedom (DOF) while only 6 DOF are required to position the wrist and orient the palm. Thus, the inverse kinematics of an human arm has a nonunique solution. Resolving this redundancy becomes critical as the human interacts with a wearable robot and the inverse kinematics solution of these two coupled systems must be identical to guarantee an seamless integration. The redundancy of the arm can be formulated by defining the swivel angle, the rotation angle of the plane defined by the upper and lower arm around a virtual axis that connects the shoulder and wrist joints. Analyzing reaching tasks recorded with a motion capture system indicates that the swivel angle is selected such that when the elbow joint is flexed, the palm points to the head. Based on these experimental results, a new criterion is formed to resolve the human arm redundancy. This criterion was implemented into the control algorithm of an upper limb 7-DOF wearable robot. Experimental results indicate that by using the proposed redundancy resolution criterion, the error between the predicted and the actual swivel angle adopted by the motor control system is less then 5°.  相似文献

A photonic integrated circuit with an InGaAs/InGaAsP multiple-quantum-well (MQW) traveling-wave optical amplifier and a grating-assisted vertical-coupler filter as a noise filter have been demonstrated. A fiber-to-amplifier/filter gain of ~0.5 dB and a 3-dB filter bandwidth (FWHM) of ~70 Å at 1.56 μm filter center wavelength have been achieved. This photonic circuit is potentially suitable as a building-block for preamplifier lightwave receivers or high-gain, high-power optical amplifiers which are essential for optical communication systems and lightwave networks  相似文献

A 2 cm long three-contact multisection laser has been fabricated for modelocking at very low repetition rates. Active modelocking yields 8.0-12.3 ps pulses at 2.2, 4.3 and 6.5 GHz corresponding to the fundamental, first, and second harmonics of the cavity resonance frequency. This device demonstrates the feasibility of fabricating monolithic pulse sources operating at rates as low as the OC-48 Sonet transmission rate (2.488 Gbit/s).<>  相似文献

Patterns of innovation in 43 firms selected from six industrial sectors in Canada are examined. The sectors are pharmaceuticals, financial services, software services, pulp and paper, metallic products, and apparel. Modes of innovations are found to be differentiated and sector specific. Most firms are innovative in predictable ways, according to the logic of innovation prevailing in their industrial environment. A few firms, however, seem to use modes of innovation copied from other industries. In addition to industrial context, modes of innovation are influenced primarily by the firms' competencies, business opportunities, and managerial preferences. A taxonomy of modes of innovation extending beyond industrial lines is presented. Four configurations emerged from the data analysis: science-based product innovation, entrepreneurial fast-track experimentation, global cost leadership, and conventional reliance on information technology and process adaptation  相似文献
