The magnitude of the V/sub T/ instability in conventional MOSFETs and MOS capacitors with SiO/sub 2//HfO/sub 2/ dual-layer gate dielectrics is shown to depend strongly on the details of the measurement sequence used. By applying time-resolved measurements (capacitance-time traces and charge-pumping measurements), it is demonstrated that this behavior is caused by the fast charging and discharging of preexisting defects near the SiO/sub 2//HfO/sub 2/ interface and in the bulk of the HfO/sub 2/ layer. Based on these results, a simple defect model is proposed that can explain the complex behavior of the V/sub T/ instability in terms of structural defects as follows. 1) A defect band in the HfO/sub 2/ layer is located in energy above the Si conduction band edge. 2) The defect band shifts rapidly in energy with respect to the Fermi level in the Si substrate as the gate bias is varied. 3) The rapid energy shifts allows for efficient charging and discharging of the defects near the SiO/sub 2//HfO/sub 2/ interface by tunneling.  相似文献

Introduction of the broadband integrated services digital network (B-ISDN) will enable network users to make use of advanced multimedia, multiparty services. With this aim in view, RACE II project R2044, MAGIC, is investigating long-term signalling requirements, architecture and protocols for B-ISDN. New service concepts are being developed in MAGIC which will provide more flexibility when compared to narrowband ISDN (N-ISDN). The service requirements and other signalling requirements, such as the separation between call and associated connections at the network-node interface, are used to determine the distribution of functions over the network. The signalling protocols which are used to exchange the signalling information are subsequently developed. Motivated by field data which showed a large number of link changeovers and incidences of link oscillations between in-service and out-of-service states in common channel signalling (CCS) networks, a number of analyses of the link error monitoring procedures in the SS7 protocol were performed by the authors. This paper summarizes the results obtained thus far and include the following: (a) results of an exact analysis of the performance of the error monitoring procedures under both random and bursty errors; (b) a demonstration that there exists a range of error rates within which the error monitoring procedures of SS7 may induce frequent changeovers and changebacks; (c) an analysis of the performance of the SS7 level-2 transmission protocol to determine the tolerable error rates within which the delay requirements can be met; (d) a demonstration that the tolerable error rate depends strongly on various link and traffic characteristics, thereby implying that a single set of error monitor parameters will not work well in all situations; and (e) some recommendations on a customizable/adaptable scheme of error monitoring with a discussion on their implementability. These issues may be particularly relevant in the presence of anticipated increases in SS7 traffic due to widespread deployment of advanced intelligent network (AIN) and personal communications service (PCS) as well as for developing procedures for high-speed SS7 links currently under consideration by standards bodies  相似文献

针对普通水基钻井液在钻进中强、强水敏性油藏时会造成储层污染、产量降低的问题,指出了油基钻井液在钻进该类油藏时的优势和其成本高、对生态环境有污染的缺点。为了大面积推广应用油基钻井液,重点介绍了油基钻井液的特性和稳定性影响因素,并通过室内评价证明了油基钻井液在油层保护中的良好效果,着重阐述了油基钻井液在王庄油田的现场应用情况,并探讨了油基钻井液的循环利用技术。研究结果表明,油基钻井液不仅具有良好的油层保护效果,而且具有较好的社会经济效益。  相似文献

In this research, Ni/SiO2 catalyst was modified with different amount of Gd2O3 and characterized with temperature-programmed desorption of CO2 (CO2-TPD) and NH3 (NH3-TPD), temperature-programmed reduction with H2 (H2-TPR) and X-ray diffraction (XRD). It was found that Gd2O3-modified Ni/SiO2 catalysts possessed higher CO2 adsorption and activation ability due to the formation of surface carbonate species. H2-TPR and XRD characterizations found that the strong interaction among nickel, Gd2O3 and SiO2 took place, which improved the dispersion of Ni. Gd2O3-modified Ni/SiO2 catalysts exhibited higher activity and stability for the combined oxy-CO2 reforming of methane in fluidized-bed reactor. The H2/CO ratio in produced syngas could be controlled via controlling reaction temperature and CO2/O2 ratio in feed.  相似文献

In this work, microcrystalline cellulose (MCC) was activated with ultrasonic waves. The influences of ultrasonic treatment on the changes of supramolecular structures and morphology structure were studied by WAXS and SEM. The accessibility of the MCC was characterized by water retention value (WRV) and specific surficial area. The influence of ultrasonic treatment on the reactivity of MCC was investigated through the reaction of MCC being oxidized into 2,3‐diadehyde cellulose (DAC) by periodate sodium. The mechanism of the reactivity change of ultrasonically treated MCC was examined. The results showed that the degree of crystallinity of MCC decreased and the degree of polymerization showed little change after treatment with ultrasonic waves. The morphologial variation of the treated MCC was significant when compared with the untreated MCC, which contribute to the improvement of accessibility. The aldehyde content of DAC prepared from ultrasonically treated MCC was improved from 64.19 to 85.00%, indicating that the regioselective oxidation reactivity of MCC was significantly improved. The aldehyde content was found to first increase with time of ultrasonic treatment to a point, and then decrease as time progressed.
