Capacitance-voltage characteristics of tunneling diodes fabricated by co-implantation of erbium and oxygen in single-crystal (111)Si wafers have been studied. Anomalous enhancement of the p-n-junction capacitance with increasing reverse bias has been observed at certain temperatures depending on the implantation dose. The rise in capacitance (decrease in the space charge region width) is associated with the formation of deep levels of high density in the band gap of n-layer of the p-n junction and electron emission from these levels in the space charge region with increasing voltage. The obtained results show that the parameters of the defects responsible for the levels depend on the erbium and oxygen implantation doses.  相似文献

A stationary temperature state of a polar polymer dielectric exposed to an electric field is studied. A special feature of the dielectrics of this type is the presence of a maximum in the loss factor ε″(T) above the glass transition temperature. Using an approach based on the Kirkwood formula for ε″(T), exact solutions to a nonlinear model problem are obtained. These solutions show the multiplicity of the stationary temperature states and the surface of these states in the “load-ambient temperature” space of parameters exhibits a topological singularity of the “fold” type.  相似文献

Electroluminescence (EL) of erbium-and oxygen-doped Si:(Er,O) diodes at λ=1.00–1.65 μm has been studied in the p-n junction breakdown and forward current modes. The EL was measured at room temperature from the front and back surfaces of the diodes. A peak corresponding to the absorption band edge of silicon was observed in the EL spectra of some diodes in the p-n junction breakdown mode. The peak is associated with the injection of minority carriers from the metal contact into silicon, with subsequent band-to-band radiative recombination. The band-to-band recombination intensity increases sharply on reaching a certain current density that depends on the fabrication technology. Novel, polymeric UV‐to‐visible converters were prepared by doping elastomeric poly(ether‐urethaneurea) copolymers with 5–25% by weight of ErCl3 6H2O, corresponding to Er3+ concentrations of 2.19 to 10.86% by weight. When excited in the UV at 355 nm, the doped films generated a very broad, continuous visible luminescence between 400 and 750 nm. Preparation and spectroscopic characterization of the samples are discussed in detail. The color coordinates, color temperature, color rendering index of the samples, and the degree of overlap of their emission bands with the spectral response of the eye were determined. The color rendering index of samples is in the 57–70 range. The sample containing 2.19% by weight of Er3+ was found to give the color coordinates closest to the white‐source region and the highest color rendering index. The color temperatures of the samples were in the 5093–5540 K range. The recycling possibilities of poly(butylene terephthalate)/polycarbonate/acrylonitrile–butadiene–styrene (PBT/PC/ABS) ternary blend with and without glass‐fiber content were investigated using repeated injection molding process. In this study, PBT/PC/ABS ternary blends were reprocessed at five times and the results were presented after each recycling process. The recycling possibility of PBT/PC/ABS ternary blend was evaluated by measuring the mechanical, chemical, thermal, and rheological properties. Mechanical properties were determined by the tensile strength, yield strength, strain at break, elastic modulus, impact strength, flexural strength, and flexural modulus. Chemical and thermal properties were evaluated by Fourier transform infrared spectroscopy, differential scanning calorimetry, thermal gravimetric analysis, and scanning electron microscopy. Rheological properties of the ternary blends were studied by melt flow index measurement. From the results, it was found that mechanical properties of recycled composites were better than virgin PBT/PC/ABS ternary blends. POLYM. We introduce a distributed high‐performance Information Service Architecture, which forms a metadata replica hosting system to manage both highly dynamic small‐scale metadata and relatively large static metadata associated with Grid/Web Services. We present an empirical evaluation of the proposed architecture and investigate its practical usefulness. The results demonstrate that the proposed system achieves high performance and fault tolerance with negligible processing overheads. The results also indicate that efficient decentralized hybrid Information Service Architectures can be built by utilizing publish‐subscribe‐based messaging schemes. A UV-curable acrylated urethane prepolymer was synthesized from tolylene-2,4-diisocyanate (TDI), a polyether polyol (Arcol 1131) and endcapped with 2-hydroxyethyl methacrylate (HEMA) by addition reaction in the presence of dibutyltin dilaurate as catalyst. UV curing was performed with either diethylene glycol diacrylate or thiodiethylene glycol diacrylate as reactive diluent. The effects of reactive diluent types, their concentrations and the humidity of environment on mechanical properties of cured films were investigated. Changes in the tensile strength, elongation and Young's modulus values of the cured films upon addition of reactive diluents with different concentrations were related to the effect of the diluent on the crosslinking density of cured films. The increase of relative humidity from 50 to 95% caused a decrease of tensile strength and Young's modulus values of cured films. It is proposed that the decrease of these physical properties in high relative humidity is due to the formation of hydrogen bonding in polymer chains caused by water molecules.  相似文献

Influence of soft segment molecular weight and hard segment content on the morphology, thermomechanical and tensile properties of homologous polyurethaneurea copolymers based on narrow molecular weight poly(propylene oxide)glycol (PPG) oligomers were investigated. A series of polyurethaneureas with hard segment contents of 12–45% by weight and PPG number average molecular weights <Mn> of 2000 to 11,800 g/mol were synthesized and characterized structurally by SAXS and mechanically by DMA and stress strain analysis. Bis(4-isocyanatocyclohexyl)methane and 2-methyl-1,5-diaminopentane were used as the diisocyanate and the chain extender respectively. All copolymers displayed microphase separation by SAXS and DMA. The critical entanglement molecular weight (Me) of PPG is reported to be around 7700 g/mol. Our mechanical results suggest that when copolymers possess similar hard segment contents and are compared to those based on soft segments with number average molecular weights (Mn) greater than Me, they generally displayed higher tensile strengths and particularly lower hysteresis and creep than those having soft segment molecular weights below Me. These results imply that soft segment entanglements in thermoplastic polyurethaneureas may provide a critical contribution to the tensile properties of these copolymers – particularly in the range where the soft segment content is dominant.  相似文献

The influence of the chemical reactions occurring in the gas phase of a gas suspension flowing in a channel with penetrable walls and the combustion of the condensed-impurity particles in this flow on its gasdynamic structure has been investigated. It is shown that the order of the system of equations defining a flow of a chemically reactive gas suspension with a homogeneous exothermic reaction proceeding at a definite rate and a heterogeneous combustion of the condensed-phase particles can be decreased if certain assumptions are mode. In this paper, a novel stochastic two-sided U-type assembly line balancing (STUALB) procedure, an algorithm based on the genetic algorithm and a heuristic priority rule-based procedure to solve STUALB problem are proposed. With this new proposed assembly line design, all advantages of both two-sided assembly lines and U-type assembly lines are combined. Due to the variability of the real-life conditions, stochastic task times are also considered in the study. The proposed approach aims to minimise the number of positions (i.e. the U-type assembly line length) as the primary objective and to minimise the number of stations (i.e. the number of operators) as a secondary objective for a given cycle time. An example problem is solved to illustrate the proposed approach. In order to evaluate the efficiency of the proposed algorithm, test problems taken from the literature are used. The experimental results show that the proposed approach performs well.  相似文献
