A novel interconnection technology based on a 52InSn solder was developed for flexible display applications. The display industry is currently trying to develop a flexible display, and one of the crucial technologies for the implementation of a flexible display is to reduce the bonding process temperature to less than 150°C. InSn solder interconnection technology is proposed herein to reduce the electrical contact resistance and concurrently achieve a process temperature of less than 150°C. A solder bump maker (SBM) and fluxing underfill were developed for these purposes. SBM is a novel bumping material, and it is a mixture of a resin system and InSn solder powder. A maskless screen printing process was also developed using an SBM to reduce the cost of the bumping process. Fluxing underfill plays the role of a flux and an underfill concurrently to simplify the bonding process compared to a conventional flip‐chip bonding using a capillary underfill material. Using an SBM and fluxing underfill, a 20 μm pitch InSn solder SoP array on a glass substrate was successfully formed using a maskless screen printing process, and two glass substrates were bonded at 130°C.  相似文献

Poly(2‐cyano‐p‐phenylene terephthalamide) (CY‐PPTA) was obtained by the polycondensation of terephthaloyl dichloride and 2‐cyano‐p‐phenylene diamine in the mixture of N‐methyl‐2‐pyrrolidone (NMP) and calcium chloride (CaCl2). Washing the polymerized product with water and drying at the elevated temperature inevitably left a small amount of polymerization residues which could be eliminated only by additional washing with acetone. The thermogravimetric and 1H‐/13C‐NMR analyses revealed that the residues were largely composed of NMP which existed as a complex with the polymer. The complex was broken up between 200 and 300 °C and evolved 5 wt % of gaseous products, which had an adverse effect on the physical properties of as‐spun CY‐PPTA fibers obtained by dry jet‐wet spinning. The heat treatment of the as‐spun fibers including residual NMP exhibited some porous morphology on the fiber surface due to the evolved gases. However, the existence of the residual NMP had little effect on the intrinsic viscosity and liquid crystalline phase behavior of the polymer. Both rheological and optical properties exhibited the critical concentration at 3 wt % with the clear schlieren texture of nematic liquid crystalline phase. This work focused on the shrinkage and drying stress of red pine (Pinus densiflora) wood during kiln drying and investigated transverse shrinkage and moisture changes in thin specimens using digital image analysis and near-infrared spectroscopy, respectively. The effect of specimen thickness, which ranged from 1 to 10?mm on shrinkage, was analyzed under drying conditions with restrained stresses. The shrinkage due to moisture content was presented in the form of an exponential function and a linear function above and below the fiber saturation point, respectively. A shorter existence of the moisture gradient increased the transverse shrinkage. The tangential and radial shrinkage at the tissue level in 30-µm (longitudinal) thick slices was measured and compared with the shrinkage of above specimens with difference thicknesses. The transverse shrinkage of 1-mm-thick specimen is similar to the shrinkage measured using 30-µm-thick slice.  相似文献

The general blueprint for the design of monoamine oxidase-B (MAO-B) inhibitors has been based on two phenyl or heteronuclei linked via a spacer of appropriate length. In this study, 1-[4-(morpholin-4-yl)phenyl]-5-phenylpenta-2,4-dien-1-one (MO10) was prepared by the condensation of 4′-morpholinoacetophenone and cinnamaldehyde in basic alcoholic medium. MO10 was assessed for inhibitory activity against two human MAO isoforms, MAO-A and MAO-B. Interestingly, MO10 showed a remarkable inhibition against MAO-B with an IC50 value of 0.044 μM along with a selectivity index of 366.13. The IC50 value was better than that of lazabemide (IC50 value of 0.063 μM), which was used as a reference. Kinetics studies revealed that MO10 acted as a competitive inhibitor of MAO-B, with a Ki value of 0.0080 μM. The observation of recovery of MAO-B inhibition, compared to reference levels showed MO10 to be a reversible inhibitor. MTT assays showed that MO10 was nontoxic to normal VERO cells with an IC50 value of 195.44 μg/mL. SwissADME predicted that MO10 provided advantageous pharmacokinetics profiles for developing agents acting on the central nervous system, that is, high passive human gastrointestinal absorption and blood–brain barrier permeability. Molecular docking simulations showed that MO10 properly entered the aromatic cage formed by Y435, Y398, and FAD of the active site of MAO-B. On the basis of these results, MO10 can be considered a promising starting compound in development of agents for the treatment of various neurodegenerative disorders.  相似文献

A highly reliable conductive adhesive obtained by transient liquid‐phase sintering (TLPS) technologies is studied for use in high‐power device packaging. TLPS involves the low‐temperature reaction of a low‐melting metal or alloy with a high‐melting metal or alloy to form a reacted metal matrix. For a TLPS material (consisting of Ag‐coated Cu, a Sn96.5‐Ag3.0‐Cu0.5 solder, and a volatile fluxing resin) used herein, the melting temperature of the metal matrix exceeds the bonding temperature. After bonding of the TLPS material, a unique melting peak of TLPS is observed at 356 °C, consistent with the transient behavior of Ag3Sn + Cu6Sn5 → liquid + Cu3Sn reported by the National Institute of Standards and Technology. The TLPS material shows superior thermal conductivity as compared with other commercially available Ag pastes under the same specimen preparation conditions. In conclusion, the TLPS material can be a promising candidate for a highly reliable conductive adhesive in power device packaging because remelting of the SAC305 solder, which is widely used in conventional power modules, is not observed.  相似文献

The effect of surface roughness on the polarization of the scattered field is studied by combining the standard Kirchhoff method for rough surface scattering with the radiative transfer method for volume scattering using the Rayleigh phase function. Corresponding cases of pure surface scattering from a homogeneous layer and volume scattering from a plane inhomogeneous layer are also computed to serve as points of reference. In each case the degree of polarization DP, polarization ratio PR, locations on the Poincaré sphere of copolarization nulls CN, and cross-polarization nulls XN are computed. It is found that for pure surface scattering PR between 0-20° incidence angles is quite sensitive to change in surface roughness. However, when both surface and volume scattering are present, CN by colatitude or DP between 0-15° incidence angles and CN or XN by longitude at large incidence angles (>60°) are better indicators of change in surface roughness. Since XN changes insignificantly in pure surface scattering, it appears that a significant change in it can serve as an indicator for the presence of volume scattering. Also, in pure surface or volume scattering, the variations of DP and CN by colatitude are monotone with the incidence angle, while in the combined surface and volume scattering DP has a minimum and CN by colatitude has a maximum. This character offers the possibility of separating combined surface and volume scattering from pure surface or volume scattering.  相似文献

Aspirin (ASA) triggers the formation of 15-epi-lipoxins (15-epi-LXs or ATL [ASA-triggered LX]), which are potent bioactive eicosanoids that may contribute to the therapeutic impact of ASA. To elucidate the role of these new compounds in vivo, it is essential to establish quick and sensitive detection methods. To this end, we prepared an enzyme-linked immunosorbent assay specific for 15-epi-LXA4 that proved to be highly sensitive (IC50 approximately 50 pg, minimum detection approximately 3.5 pg) and stereoselective. The amounts of 15-epi-LXA4 generated by human neutrophils from peripheral blood of healthy volunteers using this enzyme-linked immunosorbent assay were in agreement with those values obtained by liquid chromatography. Formation of 15-epi-LXA4 was cell ratio-dependent during THP-1 (a monocytic leukemia cell line)-neutrophil interactions with ASA-treated cells, and 15-epi-LXA4 was not detected with either cell type alone. Generation of 15-epi-LXA4 was also examined in murine peritonitis with ASA administration. Exudates from ASA-treated mice showed increased production of 15-epi-LXA4 that was diminished by indomethacin, a blocker of ASA-dependent acetylation of prostaglandin G/H synthase. A cytochrome P450 inhibitor administered in the presence of ASA did not prevent 15-epi-LXA4 formation, which suggests that P450 does not significantly contribute to formation of 15-epi-LXA4 in this murine model. These results indicate that the new enzyme-linked immunosorbent assay is both sensitive and selective for 15-epi-LXA4 and that 15-epi-LXA4 is produced by human leukocyte-leukocyte interactions. In addition, 15-epi-LXA4 is generated by inflammatory exudates when ASA is administered during murine peritonitis and when prostaglandin G/H synthase is upregulated and acetylated. This assay should provide rapid means to investigate 15-epi-LXA4 generation in both cellular and animal models.  相似文献

Vibrio vulnificus, a particularly virulent halophilic vibrio, has been isolated from the blood and skin necrotic lesion of a hemodialyzed patient with sepsis. The patient has had exposure of the skin to seawater. Various chronic conditions including renal failure have a great risk for developing septicemia due to V vulnificus. It is necessary to inform persons with liver diseases or immunocompromising conditions of hazards associated with the consumption of undercooked seafood and seawater exposure.  相似文献
