We propose a new IGBT structure with a new N+ buffer, and confirm by experiments and numerical simulations that the new IGBT is superior to the conventional one. The following results were obtained. (1) According to our experiments, the new IGBT was able to decrease the total power loss, and the parallel operation became easier, compared with the conventional IGBT. Moreover, the short-circuit ruggedness of the new IGBT was almost the same as that of the conventional one by optimizing the ratio of the N++ buried layer. (2) We clarified why the characteristics of the new IGBT were improved by numerical simulations. (a) When the new IGBT is on, holes injected from the P+ substrate flow through, remaining out of the N++ buried layer. Also, the holes rapidly turn around in the N++ buried layer when passing by, and the hole concentration becomes even. Because the lifetime of the new IGBT is designed to be long, the hole concentrations of the new IGBT increases in the N layer. Therefore, the saturation voltage of the new IGBT is lower than that of the conventional IGBT. (b) Since the lifetime of the N layer of the new IGBT can be extended, the temperature dependence of the lifetime becomes small, and IZTC of the new IGBT is improved. (c) In the turn-on state, the holes are injected through the N+ buffer layer with lower concentration from the P+ substrate, thus the turn-on speed of the new IGBT become quicker and the turn-on loss of the IGBT is reduced. (d) In the turn-off state, as the N layer is depleted completely, the carriers in the N+ buffer layer mainly influence the tail current. There are few carriers in the N++ buried layer of the new IGBT, so the turn-off loss of the new IGBT is reduced. (e) Since the effect to prevent the holes being injected from the P+ substrate affects the N layer, the number of carriers of the N layer of the new IGBT is limited in the saturation current region. Superconducting ac machines such as transformers and reactors are expected to have an important role in future electric power transport lines. In these machines, superconducting coils are wound with superconducting cables that have low ac loss, stable ac quenching current, and high normal resistivity. We have developed Nb-Ti superconducting cables with ultrafine filaments and high-resistivity matrix for these coils. One such cable is a double-stranded round structure using 0.2-mm strands with 0.14-μm filaments and Cu-30wt%Ni as a matrix material. The 50-Hz quenching current without external magnetic field exceeds 1400 Arms. The ac loss is 15 kW/m3 at a transverse external magnetic field of 0.5 T, 50 Hz, and the normal resistivity is 0.21 Ω/m at 0 T, 10 K. © 1997 Scripta Technica, Inc. The zeta potential of alumina (Al2O3) powder with different crystalline phases, prepared by heat treatment of boehmite, was measured in simulated body fluids in order to discuss the mechanism on in vivo formation of a calcium and phosphorus (CaP)-rich layer on bone cement containing δ-Al2O3-based bead powder. γ, δ, and θ-Al2O3 powders were obtained by heat treatment of boehmite powder at 600 °C, 900 °C, and 1025 °C, respectively. It was found that δ-Al2O3 gave a negative zeta potential in an acidic simulated body fluid, whereas γ-Al2O3 and θ-Al2O3 gave a positive potentials. During the bone fracture healing process, acidic conditions are maintained at the site of fracture for several days. Consequently, it is speculated that the negative surface potential of δ-Al2O3 in an acidic body fluid, similar to the fracture site, might be responsible for the in vivo formation of the CaP-rich layer on the overlying bone cement, given that the negatively charged surface of δ-Al2O3 would attract calcium ions from the surrounding body fluid, thereby facilitating the formation of the CaP-rich layer.  相似文献

A study of one-dimensional tsunami propagation up river channels is presented. Laboratory experiments were conducted to examine the wave propagation characteristics and provide data for validating a numerical model. The validated numerical model, employing a Boussinesq-type equation was applied to the Tokachi-oki Earthquake tsunami which occurred on September 2003 in Hokkaido, Japan. The computational results of arrival time and water level at each wave gauge agree well with the observed data.  相似文献

Waste is generated at the moment when the operation of a fusion reactor is halted and maintenance is started for periodic replacement of blanket modules and divertor. Used blanket and divertor need to be replaced shortly after the shutdown for high plant availability, as long as high surface dose rate and decay heat of the blanket and divertor can be handled. In this sense, nuclear characteristics of the blanket and divertor need to be understood for a reasonable maintenance scheme. For the purpose, neutronic calculations were carried out on the blanket and divertor using a THIDA-2 code with FENDL-2.0. For a SlimCS DEMO reactor, the calculated decay heat for each 1/12-sector was as high as 5 MW just after the shutdown and 0.3 MW one month later. For the maintenance, a cooled shielding structure (CSS) was proposed to remove the decay heat and to shield gamma-rays from the sector. When maintenance is done one month after the shutdown, the sector temperature is maintained to be 550 °C or lower with the cooling by the CSS of 50 °C. In order to avoid tritium release from the sector during the maintenance, a cask should be used to transport the sector. For efficient use of resources, breeding and neutron multiplying materials should be reused or recycled. A possible strategy for reuse or recycle is also presented.  相似文献

The maintenance scheme is a critical issue for DEMO design, and requires high availability of the reactor. The SlimCS, designed in JAEA, adopts the horizontal sector transport hot cell maintenance scheme. In order to determine the most appropriate DEMO reactor maintenance scheme, it is important to assess the various maintenance schemes. In this paper the vertical sector transport maintenance concept is proposed for the first time. In the sector maintenance scheme, the amount of cutting/re-welding of the piping is minimized. The sector including blanket modules and a high-temperature shield was divided into 10° segments in a toroidal direction. The sectors are designed to be removed and re-inserted through upper alternate vertical maintenance ports. In the case of the vertical sector transport maintenance scheme, inter-coil structures could be adopted for use against turnover force in toroidal field (TF) coils. This shows an advantage in DEMO maintenance compared with horizontal sector transport.  相似文献

By using digital image correlation, the deformation behaviors of local domains of F82H joint specimens welded using tungsten inert gas (TIG) and electron beam (EB) welding were evaluated during tensile and fatigue testing. In the tensile test specimens, the tensile strength decreased in the TIG-welded joints, and ductility decreased in both the EB- and TIG-welded joints. Because axial strain increased in the tempered heat-affected zone (HAZ) and led to the fracture of the TIG-welded joint, the strength was considered to have decreased because of welding. In fatigue testing, the number of cycles to fracture for the welded joint decreased to less than 40–60% of that for the base metal. For both fracture specimens, the largest value of shear strain was observed in the region approximately between the fine-grained HAZ and tempered HAZ; this shear strain ultimately led to fracture. Cavities and macrocracks were observed in the fine-grained HAZ and tempered HAZ in the cross sections of the fracture specimens, and geometrical damage possibly resulted in the reduction of fatigue lifetime.  相似文献

We have developed analytical instruments based on new concepts for failure analyses of devices of 100 nm dimensions or less. They are a sputtered neutral mass spectrometer with focused ion beam for highly sensitive element analysis in microarea (1018 atoms/cm3 in 30 nm area), transmission electron microscope (TEM) with electron energy loss spectrometer for chemical bond analysis in less than 2 nm area, Nanoprober for electrical characteristics inspection in actual circuits, computed tomography-TEM for three-dimensional observation of crystalline defect with 1 nm spatial resolution, atmospheric pressure ionization mass spectrometer for trace impurities ppq (parts per quadrillion) analysis in gases, and glow discharge optical emission spectrometer for rapid and precise composition analysis. Using these instruments, it was found that the formation of SiO2 or TiOx film by water from titanic acid (TiOx·H2O) is the cause of the high resistivity in a contact (CVD-W/CVD-TiN/Ti/Si) and vaporization of silicon dioxide by phosphorus trifluoride (PF3) is the cause of voids in interlayer dielectric film borophosphosilicate glass.  相似文献

Preparation of CuO-BaTiO3 mixed oxide thin film by the decomposition of a self-assembled multibilayer film as a molecular template was investigated in this study. Furthermore, CO2 sensing property of the resultant thin film was investigated as a capacitive type sensor. The self-assembled bilayer film of few 1000 layers thickness can be obtained easily by casting an aqueous suspension consisting of dimethyldihexadecylammoiun bromide (DC1-16), Cu(ClO4)2, Ba(TiO(C2H4)2), 2,6-dimetyle-3,5heptadione (DHP), and polyvinyl alcohol. Divalent copper ion (Cu2+)) which is associated with 2 DHP molecules was incorporated into the molecular bilayer film and BaTiO3 precursor exists at the interspace of molecular bilayer film by coordinating with polyvinyl alcohol. Upquenching the organic-inorganic film at 1173 K leads to the uniform film of CuO-BaTiO3 oxide mixture. Although operating temperature shifted to higher temperature, the resultant film exhibits the capacitance change upon exposure to CO2. Consequently, it is concluded that the mixed oxide film of CuO-BaTiO3 prepared by the decomposition of multibilayer film was also an appropriate capacitive type CO2 sensor.  相似文献
