Modulation-doped Ga0.47In0.53As/Al0.48In0.52As heterojunctions were grown by molecular beam epitaxy. Electron mobilities were measured at room temperature and 77 K as a function of undoped Al0.48In0.52As spacer layer thickness and sheet carrier concentration. Enhanced mobilities were as high as 10 900 cm2V?1s?1 at room temperature and 55 500 cm2V?1s?1 at 77 K in these samples with sheet carrier concentrations at 1 33 × 1012 cm?2 (room temperature) and 1.26 × 1012 cm?12 (77 K). 相似文献

Spontaneous transition of the plasma confinement mode was observed in the helicalaxis heliotron device “Heliotron J“ for three different plasma heating schemes, i.e. ECHonly, NBI-only and the combination of ECH and NBI. The transition seems to occur above a certain critical density. In addition to the confinement transition, a spontaneous shift of the hitting position of the divertor plasma flux on the wall was observed. This work reports the results of laboratory drilling tests conducted in order to measure improvements due to design and cutter modifications on PDC bits intended for use in geothermal well drilling. These tests, using 142.88 mm-dia. PDC full face bits, concentrated on improvements in bit life and cost performance. The tests were performed using granite drilling samples and a laboratory drilling machine at atmospheric conditions. The results from changes in bit and cutter shape are reported in the work. 相似文献

Heat transfer during oscillatory flow in a circular straight tube with a solid‐core tube inserted in its center was numerically simulated. The purpose of the solid‐core tube is to enhance axial heat transfer by increasing the lateral heat transfer effect for high frequency of the oscillatory flow. Simulation results showed that (a) axial heat transfer increases with the increasing diameter of the solid‐core tube, (b) the material of the solid‐core tube does not significantly affect axial heat transfer, and (c) efficiency based on the ratio of heat transfer to the work done is higher than that in a bundle of circular capillary tubes. © 2005 Wiley Periodicals, Inc. The phase change eutectic compound, KNO3/NaNO3 (50/50 mol%) (phase change material (PCM)), which is used as the thermal energy storage material in the solar thermal power plant, was quasi‐encapsulated into the SiC‐honeycomb (SCH) for suppressing the natural convection occurring at the liquid state of PCM. The performance of the SCH as the material suppressing natural convection of PCM was investigated experimentally. PCM with three kinds of mixing ratios of SCH of 10%, 20%, and 30%, was prepared and packed in their respective stainless can with oil‐flowing pipe in the center, which is called thermal energy storage unit (TESU). Three units were linked together and stacked vertically by the connector at the inlet/outlet oil pipe. The time variation of temperature at the fixed positions inside the TESU in charging/discharging process and temperature gradient in the radial direction inside TESU when PCM was liquid state were investigated. It is concluded that the natural convection is suppressed by mixing the SCH with PCM up to around 30% in weight, because the PCM is quasi‐encapsulated into cell holes and porous structures of SCHs. And thus, the heat transfer of the PCM + 30%SCH composite is controlled mainly by its thermal conduction, which is also supported through comparison of simulation result with experimental one. A VLSI-oriented variable-length pipeline structure for data-driven processors is presented. Ordinary inline pipelines have the problem of minimizing the average total processing time through the pipeline, since subdivision of a function along the pipeline is usually optimized for the most complex operations in spite of the fact that simpler operations need fewer stages. As a solution to this problem, a variable-length pipeline scheme in which data go through only the necessary stages according to information contained within is proposed. The scheme has been implemented on a test chip to verify performance. The chip demonstrated a minimum fall-through time (data transmission time from input to output) of 14.4 ns and a data transmission rate in the pipeline of 59 megaword/s (that is, 1/16.9 ns) as a first-in first-out (FIFO) store. By modifying the data transfer control and allocating the processing functions corresponding to the data interval of 16.9 ns, this scheme is applicable as a high-performance processing unit for data-driven processors 相似文献

In order to develop indices of social activities for the elderly, two surveys with 2 year intervals were conducted on the same 5,201 elderly subjects in four areas in Japan using a self-administered questionnaire. Social activities were defined as "activities which required contact with society" and were measured by 4 major facets of social activities, which were based on 21 questions relating to job activity, socially-plated activities, learning activities, and personal activities. The results were as follows; 1. The Wilcoxon scores in indices for 4 facets were given in sex and age groups. 2. Means of scores of indices increased with the degree of social activities from a subjective judgment. 3. Rank correlation coefficients between indices in two surveys were 0.60-0.71 for the persons whose answers were "no" to the question "did degrees of your activities change over the two years?" 4. Differences between indices in two surveys were higher in the persons with answers of "increase" to the above question than those with answers of "no", and were lower in those with answers of "decrease". These findings suggest that indices are available for assessing social activities as indicated by the reproducibility, validity and responsiveness found in this study. 相似文献

Ionic liquid-type polymer brushes having different hydrocarbon (HC) chain lengths between polymerizable group and imidazolium ring were synthesized. When the carbon number of HC chain was 6, the ionic liquid-type polymer brush exhibited the highest ionic conductivity of 1.37×10−4 S cm−1 at 30 °C, reflecting low Tg of −60 °C. Moreover, for the first time, we succeeded in obtaining transparent and flexible films without considerable decrease in the ionic conductivity as compared with that of corresponding monomers by using suitable cross-linkers. The most ion conductive (1.1×10−4 S cm−1 at 30 °C) film was obtained when tetra(ethylene glycol)diacrylate was used 0.5 mol% to ionic liquid monomer as the cross-linker. This film is one of excellent conductive films among single-ion conductive materials. 相似文献
