Si1−xGex nanocrystals (NCs), embedded in Al2O3 matrix, were fabricated on Si (100) substrates by RF-magnetron sputtering technique with following annealing procedure at 800 °C, in nitrogen atmosphere. The presence of Si1−xGex NCs was confirmed by grazing incidence X-ray diffraction (GIXRD), grazing incidence small angle X-ray scattering (GISAXS) and Raman spectroscopy. The influence of the growth conditions on the structural properties and composition of Si1−xGex NCs inside the alumina matrix was analyzed. Optimal conditions to grow Si1−xGex (x∼ 0.8) NCs sized between 3 and 4 nm in Al2O3 matrix were established. 相似文献

A new circuit configuration uses a single operational transresistance amplifier (OTRA) and four passive elements to realize both first- and second-order allpass filters. Owing to internal grounding of the OTRA input terminals, effects of input parasitics are significantly reduced. Applications of the circuit include the realization of the phase equalizer, the quadrature oscillator, and the high-Q bandpass filter for analog signal processing. Many wireless sensor network (WSN) applications require efficient multimedia communication capabilities. However, the existing communication protocols in the literature mainly aim to achieve energy efficiency and reliability objectives and do not address multimedia communication challenges in WSN. In this paper, comprehensive performance evaluation of the existing transport protocols is performed for multimedia communication in WSN. Performance metrics such as packet delivery rate, end-to-end packet delay, bandwidth and energy efficiency, frame peak signal-to-noise ratio (PSNR), delay-bounded frame PSNR, frame delivery probability, frame end-to-end delay and jitter are investigated. The results clearly show that the existing transport protocols are far from satisfying the requirements of multimedia communication in WSN and hence there is a need for new effective multimedia delivery protocols for WSN. 相似文献

We report a femtosecond pulse source that uses a mode-locked Tm-Ho oscillator and a self-frequency shift of Raman solitons in Tm-Ho power amplifier. The master oscillator mode-locked by an antimonide-based saturable absorber mirror produces 750-fs transform-limited soliton pulses over the tuning range from 1912 to 1972 nm. The soliton self-frequency shift in the amplifier resulted in transform-limited pulses with the wavelength adjusted by varying the amplifier pump power. We obtain ~150-fs soliton pulses at the wavelength of 2150 nm with average power up to 230 mW corresponding to the peak power of 27 kW. The terahertz electroluminescence from Cd0.7Hg0.3Te/HgTe quantum wells with an inverted band structure in lateral electric fields is experimentally detected and studied. The emission-spectrum maximum for wells 6.5 and 7 nm wide is near 6 meV which corresponds to interband optical transitions. The emission is explained by state depletion in the valence band and conduction band filling due to Zener tunneling, which is confirmed by power-law current–voltage characteristics. 相似文献

Semiconductor lasers based on MOCVD-grown AlGaInAs/InP separate-confinement heterostructures are studied. It is shown that raising only the energy-gap width of AlGaInAs-waveguides without the introduction of additional barriers results in more pronounced current leakage into the cladding layers. It is found that the introduction of additional barrier layers at the waveguide–cladding-layer interface blocks current leakage into the cladding layers, but results in an increase in the internal optical loss with increasing pump current. It is experimentally demonstrated that the introduction of blocking layers makes it possible to obtain maximum values of the internal quantum efficiency of stimulated emission (92%) and continuouswave output optical power (3.2 W) in semiconductor lasers in the eye-safe wavelength range (1400–1600 nm). 相似文献

Photovoltaic converters of laser light with a wavelength of λ = 1550 nm are developed using liquidphase epitaxy (LPE), metal-organic chemical-vapor deposition (MOCVD), and diffusion from the gas phase into the n-GaSb substrate. Photocells with an area of S of 4, 12.2, and 100 mm2 are fabricated and tested. The characteristics of the samples produced by different methods are compared. The monochromatic efficiency is found to be 38.7% for the best converters (with S = 12.2 mm2) at a laser power of 1.4 W. 相似文献

We proposed a novel design concept of a mode adapter using a new parameter. The overlap integration of two adjacent mode profiles is defined as a single step loss (SSL) parameter for the characterization of optical mode confinement as well as the quantification of mode mismatch. The variation of SSL is described with two parameters. These parameters are V, a normalized frequency, and s, a differential width variation ratio. The contour for constant SSL in the V, s plane provides the optimized s curve as a function of V.
