We have performed scanning gate microscopy (SGM) on graphene field effect transistors (GFET) using a biased metallic nanowire coated with a dielectric layer as a contact mode tip and local top gate. Electrical transport through graphene at various back gate voltages is monitored as a function of tip voltage and tip position. Near the Dirac point, the response of graphene resistance to the tip voltage shows significant variation with tip position, and SGM imaging displays mesoscopic domains of electron-doped and hole-doped regions. Our measurements reveal substantial spatial fluctuation in the carrier density in graphene due to extrinsic local doping from sources such as metal contacts, graphene edges, structural defects and resist residues. Our scanning gate measurements also demonstrate graphene's excellent capability to sense the local electric field and charges.  相似文献

Time‐division multiple‐access (TDMA) is a common medium access control paradigm in wireless sensor networks. However, in its traditional form, the TDMA‐based protocols suffer from low channel utilization and high message delay because of a long frame length needed to provide collision‐free transmissions, which is particularly damaging in dense wireless sensor networks. In this paper, we investigate the performance and the energy efficiency of a class of TDMA‐based protocols, called reduced‐frame TDMA, where every TDMA slot is augmented with a short time period dedicated for carrier sense multiple access‐based contention resolution mechanism. Because of their ability to dynamically resolve collisions caused by conflicting slot assignments, the reduced‐frame TDMA protocols can be configured with any frame length, independently of node density. In addition, we present a distributed heuristic slot assignment algorithm that minimizes interslot interference in the presence of limited number of slots per frame. The simulation results indicate that the reduced‐frame TDMA protocols significantly reduce the message delay and increase the maximum throughput without incurring significant penalty in energy efficiency compared with the traditional TDMA scheme. A digital signal processor (DSP) implementation of digital control for constant-frequency, discontinuous-conduction-mode boost power-factor-correction converter for universal line-voltage (90-264 V/sub rms/) applications is presented. A step-by-step design procedure based on digital redesign technique is also provided. The performance evaluation of the proposed DSP control is performed on a 400-W prototype. It was shown that the implemented DSP-based control can achieve a power factor higher than 0.99 in the entire line range.  相似文献

A new, two-inductor, two-switch boost converter topology and its variations suitable for applications with a large difference between the input and output voltage are described. The output voltage regulation of the proposed converters is achieved in a wide load and input-voltage range with constant-frequency control by employing an auxiliary transformer that couples the current paths of the two boost inductors.  相似文献

A method is developed for using neural recordings to control functional electrical stimulation (FES) to nerves and muscles. Experiments were done in chronic cats with a goal of designing a rule-based controller to generate rhythmic movements of the ankle joint during treadmill locomotion. Neural signals from the tibial and superficial peroneal nerves were recorded with cuff electrodes and processed simultaneously with muscular signals from ankle flexors and extensors in the cat's hind limb. Cuff electrodes are an effective method for long-term chronic recording in peripheral nerves without causing discomfort or damage to the nerve. For real-time operation the authors designed a low-noise amplifier with a blanking circuit to minimize stimulation artifacts. They used threshold detection to design a simple rule-based control and compared its output to the pattern determined using adaptive neural networks. Both the threshold detection and adaptive networks are robust enough to accommodate the variability in neural recordings. The adaptive logic network used for this study is effective in mapping transfer functions and therefore applicable for determination of gait invariants to be used for closed loop control in an FES system. Simple rule-bases will probably be chosen for initial applications to human patients. However, more complex FES applications require more complex rule-bases and better mapping of continuous neural recordings and muscular activity. A method is proposed for the design and optimization of structural parameters of GaN-AlGaN Bragg-confined structures with respect to peak intersubband absorption from the ground to the first excited state,1 /spl rarr/ 2 electronic transition, in the near infrared spectral range. An above-the-barrier bound state was used to extend the range of transition energies above the values available in conventional quantum wells. Intrinsic polarization fields and nonparabolicity effects were taken into account. The selection of optimal parameters, maximizing the absorption at wavelengths of 1.55 and 1.3 /spl mu/m, was performed by using a simulated annealing algorithm, and optimal structures with infinite superlattices as confinement regions were thus designed. These optimal parameters were then used to set realistic, finite structures with a small number of layers, the performance of which was re-evaluated by solving the Schrodinger-Poisson equation self-consistently for a few different levels and profiles of doping.  相似文献

The influence of tensile mechanical stress on ultrathin oxide gate currents in advanced partially depleted silicon-on-insulator MOSFETs is reported. Strain is applied uniaxially, perpendicular to the direction of current flow by bending of thinned, fully processed wafers with a gate oxide thickness of less than 1.5 nm. The gate currents of the n-channel and p-channel MOSFETS are found to change linearly and in opposite (opposing) directions as a function of uniaxial strain. The nMOS transistors generally exhibit a decrease with applied tensile strain, while the nMOS transistors show increasing gate current with strain. The observed dependences are consistent with a gate current controlled by direct tunneling and perturbed by stress-induced changes in the energy band structure.  相似文献

A three-level, constant-frequency, isolated converter which employs a coupled inductor to achieve zero-voltage switching of the primary switches in the entire line and load range is described. Because the coupled inductor does not appear as a series inductance in the load current path, it does not cause a loss of duty cycle or severe voltage ringing across the output rectifiers. The operation and performance of the proposed converter was verified on a 1-kW prototype.  相似文献

The small-signal model for a multiple-output forward power converter with weighted voltage control is derived. The effects of the weighting factors on the small-signal behavior are investigated. In addition, the small-signal characteristics of weighted voltage control are compared with the characteristics of a multiple-output power converter with coupled output-filter inductors. Finally, the effects of weighted voltage control on the small-signal characteristics of the converter with coupled inductors are examined. Based on the analysis, the design procedure for loop compensation is presented. A `direct' approach to obtain statistics of the code acquisition time for serial-search spread-spectrum receivers is presented, which combines the idea of algebraic characterization of the search with transform domain methods. This is a very general unified technique, yielding many other known results as special cases. One of the major advantages of the direct approach is that the effect of the search strategy on moments of the acquisition times can be isolated from the effect of the detection/verification logic. This fact will permit one both to analyze all known search strategies-confirming several conclusions regarding their comparative performance-and to propose two novel strategies (alternate search) which outperform the conventional ones when the code rewinding time is small in comparison to the dwell times. Optimum search strategy based on the maximum a posteriori criterion (MAP) is analyzed, thus ensuring an absolute and uniform basis of comparison.
