We present a comprehensive study on the growth of AlGaAs by using an alternative Al precursor, dimethylethylamine alane (DMEAA),
and a Ga coprecursor, either triethylgallium (TEG) or trimethylgallium (TMG). The growth rate of AlAs determined by using
in situ reflectometry was studied as a function of the growth temperature, V/III ratio, growth pressure, and rotation speed of the
substrate. The presence of gas phase reactions of DMEAA with arsine and TEG was indicated, and their reduction was achieved
at a lower growth pressure, lower V/III ratio, or a lower growth temperature. Negligible pre-reaction of DMEAA with TMG was
observed. Excellent material uniformity of AlGaAs was achieved on a 2″ diameter wafer. Secondary ion mass spectroscopy measurements
revealed extremely low C and O contents in the AlAs layer grown by DMEAA. Photoluminescence measurements suggested the presence

We advocate the notion of service overlay network (SON) as an effective means to address some of the issues, in particular, end-to-end quality of service (QoS), plaguing the current Internet, and to facilitate the creation and deployment of value-added Internet services such as VoIP, Video-on-Demand, and other emerging QoS-sensitive services. The SON purchases bandwidth with certain QoS guarantees from the individual network domains via bilateral service level agreement (SLA) to build a logical end-to-end service delivery infrastructure on top of the existing data transport networks. Via a service contract, users directly pay the SON for using the value-added services provided by the SON. In this paper, we study the bandwidth provisioning problem for a SON which buys bandwidth from the underlying network domains to provide end-to-end value-added QoS sensitive services such as VoIP and Video-on-Demand. A key problem in the SON deployment is the problem of bandwidth provisioning, which is critical to cost recovery in deploying and operating the value-added services over the SON. The paper is devoted to the study of this problem. We formulate the bandwidth provisioning problem mathematically, taking various factors such as SLA, service QoS, traffic demand distributions, and bandwidth costs. Analytical models and approximate solutions are developed for both static and dynamic bandwidth provisioning. Numerical studies are also performed to illustrate the properties of the proposed solutions and demonstrate the effect of traffic demand distributions and bandwidth costs on SON bandwidth provisioning. 相似文献

This paper presents a novel technique for reducing the intermodulation distortions (IMDs) in power amplifiers. In this method, both second- and third-harmonic components generated by the transistor are reflected back simultaneously by the compact microstrip resonant cell (CMRC) at the input port with proper phases to mix with the fundamental signal for the reduction of IMDs. A rigorous mathematical analysis on the effectiveness of multiharmonic reflections has been formulated and derived using the Volterra series. Moreover, the delay mismatch factor of the proposed method is analytically studied and the result shows that a better tolerance to the delay error can be achieved by using CMRC circuitry. Standard two-tone test measurements reveal 32- and 22-dB reductions for the third-order IMD and fifth-order IMD, respectively, without affecting the fundamental signal at 2.45 GHz. Meanwhile, the proposed approach gives a peak power added efficiency of 53% with 11.5 dB transducer gain and 15 dBm output power for a single-stage SiGe bipolar junction transistor. The adjacent channel power ratio (ACPR) is -55dBc for a data rate of 384-kb/s quadrature phase shift keyed modulated signal with 2-MHz spanning bandwidth, and this ACPR is maintained for a broad range of output power level. 相似文献

In this paper, a millimeter wave Gunn diode oscillator is analyzed and designed by the finite-difference time-domain (FDTD) method. The design results indicate that the oscillator has an oscillation frequency of 45.0GHz and a higher oscillation voltage. Based on the circuit equations and an integral transform, an improved matrix method is utilized for the oscillator design. This method is also extended to model the hybrid network which is constructed by the high order linear elements and the nonlinear elements with arbitrary connections. In orthogonal frequency division multiplexing (OFDM) systems, time-varying multipath fading leads to the loss of subcarrier orthogonality and the occurrence of intercarrier interference (ICI). In this study, an efficient ICI suppression with less noise enhancement for multicarrier equalization is presented by using a parallel canceling scheme via frequency-domain equalization techniques, with the assumption that the channel impulse response (CIR) varies linearly during a block period. In order to avoid performance deterioration due to unreliable initial estimations in the parallel cancellation scheme, a cost function with proper weighting factor is introduced to improve the performance of the proposed equalizer. The proposed equalizer consists of a set of prefilters and a set of ICI cancellation filters, with two stages to perform different functions to achieve minimum mean square error (MMSE) equalization. The prefilters compensate for the multiplicative distortion at the first stage, and the ICI cancellation filters remove the effects of ICI by a parallel cancellation scheme at the second stage. Finally, the performance of the proposed equalizer is analyzed and compared with that of other equalizers, indicating significant performance improvement. 相似文献
