We review the use of statistical design and analysis of computer experiments (DACE) for the generation of parsimonious, surrogate models, also known as metamodels. High-resolution x-ray diffraction patterns and 90 K microcathodoluminescence (MCL) spectra were taken for undoped, symmetric AlGaN/GaN superlattices (SLs) with GaN quantum-well (QW) widths of 35 Å and 80 Å. The short-period SL spectra were blue shifted by about 60 meV compared to the GaN substrate, and the magnitude of the blue shift was increased by about 20 meV by application of a reverse bias of ?3 V (electric field of about 4 · 105 V/cm) to a Schottky diode prepared on this SL. A small red shift of about 40 meV compared to GaN was observed for the long-period SL. The two latter observations were interpreted as manifestations of the presence of a strong built-in piezoelectric field, giving rise to the quantum-confined Stark effect (QCSE). Partial disordering of the short-period SL was observed after Ar ion implantation (energy 150 keV, dose 8·1013 cm?2 and 80 keV, 2·1013 cm?2) and subsequent annealing at 1000°C for 3 h under the protective layer of Si3N4. However, it was observed that this partial disordering was accompanied by strain relaxation via formation of misfit dislocations or cracks.  相似文献

Models for estimating muscle force from surface electromyographic (EMG) recordings require parameter estimates with low intertrial variability. The inclusion of multiple muscles in multivariate statistical models can lead to multicollinearity, especially when there are significant correlations between synergist muscles. One result of multicollinearity is that parameter estimates are very sensitive to changes in the independent variables. This study compared the parameter variability of multiple regression and principal-components regression techniques when applied to a six muscle EMG analysis of the lumbar region of the torso. Nine subjects participated, Twenty-three percent of the traditional multiple-regression parameters had incorrect signs, but none of the principal-components regression parameters did. The principal components regression technique also produced parameter estimates having an order of magnitude smaller parameter variability. It was concluded that principal-components regression is an effective method of mitigating the effect of multicollinearity in torso EMG models  相似文献

The symmetric self-electrooptic-effect device (S-SEED), a structure consisting of two p-i-n diodes electrically connected in series and acting as an optically bistable set-reset latch, is discussed. Applications and extensions of this device are also discussed. The devices do not require the critical biasing that is common to most optically bistable devices and thus is more useful for system applications. They have been optically cascaded in a photonic ring counter and have been used to perform different NOR, OR, NAND, and AND logic functions. Using the same device, a differential modulator that generates a set of complementary output beams with a single voltage control lead and a differential detector that gives an output voltage dependent on the ratio of the two optical input powers have been demonstrated  相似文献

The authors analyze the properties of a semiconductor laser in a ring cavity when two modes can oscillate. With this model it is shown that phase-sensitive mode-mode interactions can influence the laser dynamics through their dependence on the spatial Fourier components of the carrier density. In particular, these interactions provide a mechanism by which single-mode solutions are destabilized while periodic and quasi-periodic two-mode solutions can occur  相似文献

A dilute mixture of CCl4 in H2 has recently been shown to be a suitable carbon doping source for obtainingp-type GaAs grown by metalorganic chemical vapor deposition (MOCVD) with carbon acceptor concentrations in excess of 1 × 1019cm−3. To understand the effect of growth parameters on carbon incorporation in CCl4 doped Al x Ga1−x As, carbon acceptor concentration was studied as a function of Al composition, growth temperature, growth rate, and CCl4 flow rate using electrochemical capacitance-voltage profiling. The carbon incorporation as a function of Al composition, growth temperature and CCl4 flow rate was also measured by secondary ion mass spectroscopy (SIMS). All layers were grown by low pressure MOCVD using TMGa and TMAl as column III precursors, and 100% AsH3 as the column V source. Increased Al composition reduced the dependence of carbon concentration on the growth temperature. Reduced growth rate, which resulted in substantially decreased carbon acceptor concentrations in GaAs, had an insignificant effect on the carrier concentration of Al0.4Ga0.6As. A linear relationship between hole concentration and CC14 flow rate in AlxGa1−x As for 0.0 ≤x ≤ 0.8 was observed. These results are interpreted to indicate that adsorption and desorption of CCl y (y ≤ 3) on the Al x Ga1-x As surface during crystal growth plays an important role in the carbon incorporation mechanism.  相似文献

The performance of noncoherent reception in fast frequency hopped spread-spectrum (FFH-SS) communication systems operating through noisy, fading multipath channels is investigated. Systems operating with binary frequency-shift keying (BFSK) modulation and noncoherent demodulation are examined under the assumption of very slow fading. These analyses demonstrate the frequency hopping benefits in selective channels. Expressions are derived for the bit error rate in the context of selective Rayleigh and selective Rician fading channels, as a function of channel and system parameters  相似文献

Emission properties of thin film field emission array cathodes with molybdenum, hafnium, diamond-like carbon, and lanthanum hexaboride cones were investigated. Each array consisted of 681 holes and cones (microcells), spaced on 10-μm centers on a silicon substrate. At work functions of more than 5 eV carbon cones had the lowest operating voltage-less than 50 V-due to the high value of the form factor of the cones, which have a sharp ribbed pyramidal shape. However, high current density was not achieved with such cathodes because of the low conductance of this type of diamond-like carbon. Low-bandgap, lattice-mismatched GaxIn1−xAs (GaInAs) grown using InAsyP1−y (InAsP) compositional-step grades on InP is a primary choice for lightabsorbing, active layers in high-efficiency thermophotovoltaic (TPV) devices. The GaInAs/InAsP double heterostructures (DHs) show exceptional minority carrier lifetimes of up to several microseconds. We have performed a characterization survey of 0.4–0.6-eV GaInAs/InAsP DHs using a variety of techniques, including transmission electron microscopy (TEM). Dislocations are rarely observed to thread into the GaInAs active layers from the InAsP buffer layers that terminate the graded regions. Nearly complete strain relaxation occurs in buried regions of the InAsP grades. The buffer-layer strain prior to deposition of the active layer is virtually independent of the net misfit. Foreknowledge of this buffer-layer strain is essential to correctly lattice match the buffer to the GaInAs active layer.  相似文献
