The effects of dead space (the minimum distance travelled by a carrier before acquiring enough energy to impact ionize) on the current impulse response and bandwidth of an avalanche multiplication process are obtained from a numerical model that maintains a constant carrier velocity but allows for a random distribution of impact ionization path lengths. The results show that the main mechanism responsible for the increase in response time with dead space is the increase in the number of carrier groups, which qualitatively describes the length of multiplication chains. Location estimation using the global system for mobile communication (GSM) is an emerging application that infers the location of the mobile receiver from multiple signals measurements. While geometrical and signal propagation models have been deployed to tackle this estimation problem, the terrain factors and power fluctuations have confined the accuracy of such estimation. Using support vector regression, we investigate the missing value location estimation problem by providing theoretical and empirical analysis on existing and novel kernels. A novel synthetic experiment is designed to compare the performances of different location estimation approaches. The breakdown failure mechanisms for a family of power AlGaN/GaN HEMTs were studied. These devices were fabricated using a commercially available MMIC/RF technology with a semi-insulating SiC substrate. After a 10 min thermal annealing at 425 K, the transistors were subjected to temperature dependent electrical characteristics measurement. Breakdown degradation with a negative temperature coefficient of ?0.113 V/K for the devices without field plate was found. The breakdown voltage is also found to be a decreasing function of the gate length. Gate current increases simultaneously with the drain current during the drain-voltage stress test. This suggests that the probability of a direct leakage current path from gate to the 2-DEG region. The leakage current is attributed by a combination of native and generated traps/defects dominated gate tunneling, and hot electrons injected from the gate to channel. Devices with field plate show an improvement in breakdown voltage from ~40 V (with no field plate) to 138 V and with lower negative temperature coefficient. A temperature coefficient of ?0.065 V/K was observed for devices with a field plate length of 1.6 μm. 相似文献

In this paper, we present an AC-boosting compensation topology with double pole-zero cancellation (ACBC-DPZ) for a multistage amplifier driving a very large capacitive load. The proposed technique modifies the original AC-boosting compensation (ACBC) topology to increase the power-bandwidth efficiency and reduce the size for the output power transistor and compensation capacitor. Simulation results show that the ACBC-DPZ amplifier using a CSM 0.18 μm CMOS process can achieve a unity gain bandwidth of 14 MHz and an average slew rate of 3.88 V/μs at 1500 pF load. The amplifier dissipates 2.55 mW at a 1.8 V supply. 相似文献

The calculation of nonbinary extrinsic information transfer charts for the iterative decoding of concatenated index-based codes is addressed. We show that the extrinsic information at the output of a constituent a posteriori probability decoder can be calculated with very low complexity, where expensive histogram measurements are not required any more. We investigate the optical and electrical characteristics of GaInNAs/GaAs long-wavelength photodiodes grown under varying conditions by molecular beam epitaxy and subjected to postgrowth rapid thermal annealing (RTA) at a series of temperatures. It is found that the device performance of the nonoptimally grown GaInNAs p +–i–n + structures, with nominal compositions of 10% In and 3.8% N, can be improved significantly by the RTA treatment to match that of optimally grown structures. The optimally annealed devices exhibit overall improvement in optical and electrical characteristics, including increased photoluminescence brightness, reduced density of deep-level traps, reduced series resistance resulting from the GaAs/GaInNAs heterointerface, lower dark current, and significantly lower background doping density, all of which can be attributed to the reduced structural disorder in the GaInNAs alloy. 相似文献

This letter considers the multi-antenna cognitive radio (CR) network, which has a single secondary user (SU) and coexists with a primary network of multiple users. Our objective is to maximize the service probability of the SU, subject to the interference constraints on the primary users (PUs) in the form of probability. Exploiting imperfect channel state information (CSI), with its error modeled by added Gaussian noise, we address the optimization for the beamforming weights at the secondary transmitter. In particular, this letter devises an iterative algorithm that can efficiently obtain the robust optimal beamforming solution. For the case with one PU, we show that a much simpler algorithm based on a closed-form solution for the antenna weights of a given power can be presented. Numerical results reveal that the optimal solution for the constructed problem provides an effective means to tradeoff the performance between the PUs and the SU, bridging the non-robust and worstcase based systems. 相似文献

Advanced communication systems, such as long term evolution (LTE) and LTE-advanced (LTE-A) systems, promise to increase the number of users with high-speed data exchange. However, it leads to spectrum scarcity because of the huge size of data exchange with limited spectrum resources. Cognitive radio (CR) technique is considered the best solution for this spectrum scarcity problem. Spectrum sensing (SS), one of the CR techniques is used to detect the spectrum hole of primary user (PU) without interference with PU. In this paper, several SS approaches for LTE and LTE-A systems are investigated in the CR system. These SS approaches are based on two techniques, namely energy detection and cyclostationary feature detection techniques. The first technique includes four approaches of auto-correlation based advanced energy, time domain detection, Welch periodogram and two-stage model algorithms, while the second technique contains two approaches, namely pilot induced cyclostationary and second order cyclostationary algorithms. According to the analysis, the two-stage model and the second order cyclostationary algorithms are better than the other algorithms because they produce accurate results at the expense of system complexity. In this paper, we construct a finite-state Markov chain model for a Rayleigh fading channel by partitioning the range of the received signal envelope into K intervals. Using a simulation of the classic two-ray Rayleigh fading model, a Markov transition probability matrix is obtained. Using this matrix to predict the channel state, we introduce an adaptive forward error correction (FEC) coding scheme. Simulation results are presented to show that the adaptive FEC coding scheme significantly improves the performance of a wireless communication system. 相似文献
