In this paper a recently proposed bidirectional tunneling program/erase (P/E) NOR-type (BiNOR) flash memory is extensively investigated. With the designated localized p-well structure, uniform Fowler-Nordheim (FN) tunneling is first fulfilled for both program and erase operations in NOR-type array architecture to facilitate low power applications. The BiNOR flash memory guarantees excellent tunnel oxide reliability and is provided with fast random access capability. Furthermore, a three-dimensional (3D) current path in addition to the conventional two-dimensional (2D) conduction is proven to improve the read performance. The BiNOR flash memory is thus promising for low-power, high-speed, and high-reliability nonvolatile memory applications  相似文献

具有高能量输出密度的自我供电振动能量采集技术有着迫切的应用需求,是智能化MEMS器件系统发展的重要方向。研究了一种可将外界环境振动能转化为电能的MEMS压电-磁电复合振动能量采集器,其综合了压电发电和磁电发电的优势,为新型MEMS供电研究提供了新思路。利用溶胶-凝胶工艺完成锆钛酸铅(PZT)压电功能薄膜的制备,采用MEMS加工技术完成器件四悬臂梁-中心质量块基础结构的设计和制作,结合集成封装技术实现微结构与永磁铁的微组装。测试结果表明:在一阶谐振频率247 Hz,10 g加速度激励的振动状态下,器件压电部分压电敏感单元与磁电部分电感线圈的单位体积最大有效输出电压分别为2.066×107和5.002×106 mV/cm3。  相似文献

Minimum-energy multicast in mobile ad hoc networks using network coding   总被引:6,自引:0,他引:6  
The minimum energy required to transmit one bit of information through a network characterizes the most economical way to communicate in a network. In this paper, we show that, under a layered model of wireless networks, the minimum energy-per-bit for multicasting in a mobile ad hoc network can be found by a linear program; the minimum energy-per-bit can be attained by performing network coding. Compared with conventional routing solutions, network coding not only allows a potentially lower energy-per-bit to be achieved, but also enables the optimal solution to be found in polynomial time, in sharp contrast with the NP-hardness of constructing the minimum-energy multicast tree as the optimal routing solution. We further show that the minimum energy multicast formulation is equivalent to a cost minimization with linear edge-based pricing, where the edge prices are the energy-per-bits of the corresponding physical broadcast links. This paper also investigates minimum energy multicasting with routing. Due to the linearity of the pricing scheme, the minimum energy-per-bit for routing is achievable by using a single distribution tree. A characterization of the admissible rate region for routing with a single tree is presented. The minimum energy-per-bit for multicasting with routing is found by an integer linear program. We show that the relaxation of this integer linear program, studied earlier in the Steiner tree literature, can now be interpreted as the optimization for minimum energy multicasting with network coding. In short, this paper presents a unifying study of minimum energy multicasting with network coding and routing.  相似文献

Waveguide uni-traveling-carrier photodiodes (UTC-PDs) have been fabricated and tested. Output saturation currents greater than 40 mA at 1 GHz are demonstrated for a 10 mumtimes150mum photodiode (PD). The third-order intermodulation distortion is also measured and exhibits a third-order output intercept point of 43 dBm at 20 mA and 34 dBm at 40 mA for this same PD. UTC-PDs with geometries of 5 mumtimes100 mum and 10 mumtimes100 mum are also compared and it is shown that a wider waveguide PD has improved saturation characteristics due to the lower optical power density which reduces the saturation at the front end of the device  相似文献

Surface relief formed by nanoimprinting and etching into a thermally grown SiO2 layer on Si was used to position the initial nuclei formed by chemically vapor deposited Si and Ge. By controlling the deposition conditions, the surface diffusion length was adjusted to be comparable to or larger than the spacing between features, thus favoring nucleation adjacent to steps, rather than random nucleation. Random nucleation was further suppressed by a two-stage deposition process. Ge nucleation on oxide by chemical vapor deposition was enhanced by coating the oxide surface with an organic self-assembled monolayer (SAM) and by the nanoimprinted surface relief. The nanoimprinted surface relief also provides long-range order in the SAM.  相似文献

Electrophosphorescent copolymers have been synthesized by covalent bonding of a red‐emitting osmium complex Os(bpftz), which contains two 3‐trifluoromethyl‐5‐(4‐tert‐butyl‐2‐pyridyl)triazolate (bpftz) cyclometalated ligands, into the backbone of a bipolar polyfluorene (PF) copolymer. Employing these copolymers, a highly efficient red polymer light‐emitting diode has been realised that has an external quantum efficiency of 18.0%, a maximum brightness of 38 000 cd m?2, and an emission centered at 618 nm. In addition, after incorporating appropriate amounts of green‐emitting benzothiadiazole (BT) and the aforementioned Os(bpftz) into the bipolar PF, an efficient white‐light electroluminescent polymer is obtained that displays simultaneous blue, green, and red emissions.  相似文献

Nineteen new laser lines in the 11-μm wavelength region have been observed in CW oscillation from a CO2 laser with a high-Q, high-resolution cavity at a higher than usual current density. The frequency of each line has been measured using heterodyne frequency measurement techniques. Analysis of the frequencies shows that 15 lines are rotation-vibration transitions of the 0112-[1111,0311]I band (the first sequence hot band) of the CO2 molecule and four lines belong to the rotation-vibration transitions of the 0221-[12 20, 0420]I band of CO2  相似文献

The activity of electrocatalysts strongly depends on the number of active sites, which can be increased by downsizing electrocatalysts. Single‐atom catalysts have attracted special attention due to atomic‐scale active sites. However, it is a huge challenge to obtain atomic‐scale CoOx catalysts. The Co‐based metal–organic frameworks (MOFs) own atomically dispersed Co ions, which motivates to design a possible pathway to partially on‐site transform these Co ions to active atomic‐scale CoOx species, while reserving the highly porous features of MOFs. In this work, for the first time, the targeted on‐site formation of atomic‐scale CoOx species is realized in ZIF‐67 by O2 plasma. The abundant pores in ZIF‐67 provide channels for O2 plasma to activate the Co ions in MOFs to on‐site produce atomic‐scale CoOx species, which act as the active sites to catalyze the oxygen evolution reaction with an even better activity than RuO2.  相似文献

A ZnO/Zn1?x Mg x O-based quantum cascade laser (QCL) is proposed as a candidate for generation of THz radiation at room temperature. The structural and material properties, field dependence of the THz lasing frequency, and generated power are reported for a resonant phonon ZnO/Zn0.95Mg0.05O QCL emitting at 5.27 THz. The theoretical results are compared with those from GaN/Al x Ga1?x N QCLs of similar geometry. Higher calculated optical output powers [ $ {P}_{\rm{ZnMgO}} $  = 2.89 mW (nonpolar) at 5.27 THz and 2.75 mW (polar) at 4.93 THz] are obtained with the ZnO/Zn0.95Mg0.05O structure as compared with GaN/Al0.05Ga0.95N QCLs [ $ {P}_{\rm{AlGaN}} $  = 2.37 mW (nonpolar) at 4.67 THz and 2.29 mW (polar) at 4.52 THz]. Furthermore, a higher wall-plug efficiency (WPE) is obtained for ZnO/ZnMgO QCLs [24.61% (nonpolar) and 23.12% (polar)] when compared with GaN/AlGaN structures [14.11% (nonpolar) and 13.87% (polar)]. These results show that ZnO/ZnMgO material is optimally suited for THz QCLs.  相似文献
