The authors have fabricated n-p-n GaAs/AlGaAs heterojunction bipolar transistors (HBTs) with base doping graded exponentially from 5×1019 cm-3 at the emitter edge to 5×1018 cm-3 at the collector edge. The built-in field due to the exponentially graded doping profile significantly reduces base transit time, despite bandgap narrowing associated with high base doping. Compared to devices with the same base thickness and uniform base doping of 1×1019 cm-3 , the cutoff frequency is increased from 22 to 31 GHz and maximum frequency of oscillation is increased from 40 to 58 GHz. Exponentially graded base doping also results ill consistently higher common-emitter current gain than uniform base doping, even though the Gummel number is twice as high and the base resistance is reduced by 40%  相似文献

The authors present an environment and a methodology for the design and rapid prototyping of data-intensive software applications, i.e., applications which perform substantial retrieval and update activity on persistent data. In the approach, the application is formally specified using Logres, a database language which combines object-oriented data modeling and rule-based programming. These specifications are translated into Algres, an extended relational algebra, thus yielding a rapid executable prototype. Algres programs embedded into a conventional programming language interface may be converted to conventional programs operating on a commercial relational system. This methodology helps automate the conversion from declarative requirements to imperative code, performing several tasks fully automatically and reducing the probability of human errors, while integrity constraints and application specifications are expressed in a declarative language, at a very high level of abstraction  相似文献

Pressure-sensitive acrylic adhesives for application to skin are made from 2-ethylhexyl acrylate, isooctyl acrylate or n-butyl acrylate copolymerized with polar functional monomers such as acrylic acid, methacrylic acid, vinyl acetate, methyl acrylate, N-vinylcaprolactam, or hydroxyethyl methacrylate. Functional comonomers increase cohesive strength, provide surface polarity, and enhance wear performance. Tack, adhesion to skin, adhesive transfer to skin, and wear performance of the adhesive are governed by the molecular weight, glass transition temperature, and the viscoelastic behavior of the adhesive. Viscoelastic properties of the adhesive as measured by the Williams plasticity number (WPN), dynamic storage modulus (G′), dynamic loss modulus (G″), and tan δ are important polymer properties for good wear performance. Sweating skin, a moist environment, and physical activity are the most important factors influencing the failure of an adhesive tape during wear. A medicalgrade adhesive for application to human skin should be hypoallergenic. Medical-grade adhesives are utilized in making surgical tapes for holding dressings in place, adhesive bandages, adhesive dressings to cover wounds, and surgical operating drapes.  相似文献

Summary The cationic polymerization of 2-ethyl-2-oxazoline using CH3I as initiator at different monomer/initiator ratios, temperatures, solvents and times of polymerization was carried out. The effect of these variables on the polymerization yield and viscosity of the polymers was studied. The poly(N-propionyl)iminoethylene was hydrolyzed in acid medium obtaining a linear poly(ethyleneimine) (PEI). All the polymers were characterized by elemental analysis, IR,1H NMR, and13C NMR spectroscopy.  相似文献

Characteristics of a two-electrode DFB laser filter are studied both theoretically and experimentally. Using a matrix analysis of spontaneous emission, a continuous tuning range of 6.7 Å is achieved by changing both net field gains of the two electrodes. A total discontinuous tuning range of over 10 nm comprising alternating mode jumps and continuous tuning range of 4 Å are measured experimentally. The laser filter presents a FWHM bandwidth of 5 GHz which depends on the optical input power. In addition, it is demonstrated that a DFB laser filter can act as a frequency discriminator/photodetector, i.e., a narrow-band FM receiver, with a uniform bandwidth of 1.5 GHz. Using the two-electrode DFB laser for both transmitter and receiver, a two-channel FSK-WDM transmission system utilizing the discontinuous tuning range is reported. The effect of noncatastrophic positive human body model (HBM) electrostatic discharge (ESD) stress on n-channel power MOSFETs is radically different from that on p-channel MOSFETs. In n-channel transistors, the stress causes negative shifts of the current-voltage characteristics indicative of positive charge trapping in the gate oxide. In p-channel transistors, the stress increases the drain-to-source leakage current, probably due to localized avalanche electron injection from the p-doped drain  相似文献

This paper examines the retention behavior of recombinant DNA-derived human growth hormone (rhGH) in reversed-phase chromatography and its separation from the closely related N-methionyl variant (Met-hGH). It is first shown that retention for rhGH decreases with increasing column temperature when 1-propanol (1-PrOH) is used as organic modifier. On the other hand, retention increases with temperature when acetonitrile (CH3CN) is employed. The differences in behavior for the two organic modifiers could be related to conformational changes in the protein as determined by solution and adsorption intrinsic fluorescence spectroscopy. Specifically, desorption and elution of rhGH using 1-PrOH could be correlated with a solvent-induced conformational change, with retention decreasing with increasing temperature due to the increasing ease of structural alteration. On the other hand for CH3CN the increase in retention correlated with temperature rise was related to a partial structural change yielding a more hydrophobic species. In this case, a surface-driven process is suggested. The work then turned to the separation of rhGH and Met-hGH where it was found for both organic modifiers optimum separation occurred at 45 degrees C and pH 6.5. Separate studies revealed that during the conformational change Met-hGH appeared more hydrophobic than rhGH since protein-protein aggregation was observed at a lower 1-PrOH concentration. It is suggested that this hydrophobic difference, which was optimized under the conditions cited above, resulted in the separation. The study demonstrates the importance of conformational changes in retention behavior and separation of protein samples.  相似文献
