High-speed InGaP/GaAs HBTs with a strained InxGa1-xAs base

A self-aligned InGaP/GaAs heterojunction bipolar transistor with a compositionally graded In_xGa_1-xAs base has been demonstrated with f_T=83 GHz and f_max=197 GHz. To our knowledge, these results are the highest reported for both parameters in InGaP/GaAs HBT's. The graded base, which improves electron transport through the base, results in a DC current gain and a cutoff frequency which are 100% and 20% higher, respectively, than that achieved by an identical device with a nongraded base. The high f_max results from a heavily doped base, self-aligned base contacts, and a self-aligned collector etch. These results demonstrate the applicability of InGaP/GaAs HBT's in high-speed microwave applications

亚铜离子氨浸法作为大洋多金属结核处理方法之一，一直被认为是一个很有前途的冶金处理工艺，是催化化学还原技术在冶金生产中的具体应用，具有流程简单，能耗低，浸出选择性好，产品结构灵活，市场适应能力强，浸出试剂腐蚀性与毒性小，环境污染小等优点。     

基于生物类脂材料的味觉传感器研究

本文研究了模拟生物味沉构造了人工味觉系统和用于敏感味沉物质的生物类脂材料的敏感特性，选择性及用生物类脂材料构成的多通道电极阵列式味沉传感器。针对基本的五种味沉物质给出有关测试结果以及一些有意义的结论。实践表明，上述方案可用于开发一种产用的新型味沉传感器。     

偏振CARS研究核苷分子振动结构

用偏振灵敏ＣＡＮＳ光谱研究尿嘧啶、胸腺嘧啶、胞嘧啶和腺嘌呤四种核苷分子的振动结构。谱的非共振背景被有效地消除，核苷的双键振动模清晰可辨，对每种核苷分子的特征谱线进行了标识，作为在生物分子中识别它们的标志。     

Analysis for the double staggered ladder circuit

A new type of mm-wave slow wave system, double staggered ladder circuit is analyzed in this paper, by means of “average cavity field method” and three-dimensional finite element method. The influence of the electron beam channel on the dispersion characteristics is discussed. An experimental research is made, the experimental results agree well with the theoretical one.     

铸造镍基K3合金的激光熔覆开裂及工艺研究

研究了铸造镍基Ｋ３合金的激光熔覆过程，分析了原始组织及激光熔覆工艺参数对熔覆裂纹形成的及作用；探讨了使用激光熔覆技术对损伤的Ｋ３合金叶片进行修复的可能性。研究结果表明，Ｋ３合金中沿界分布的低熔点共晶及碳化物是引起激光熔覆开裂的主要因素，采用较高的功率密度和较快的扫描速度进行激光熔覆，可减少热影响区范围，明显地抑制熔覆裂纹的产生。     

Determination of tablet coating distribution by deconvolution of uncoated and coated tablet weight distributions

PURPOSE: The purpose of this research is to obtain the tablet coating distribution from weight distributions of uncoated and coated tablets. METHODS: The method of deconvolution with digital smoothing was used to calculate the distribution of coating applied to a tablet population from separate random measurements of individual uncoated and coated tablets. RESULTS: It was demonstrated that the calculated coating weight distribution agrees well with the measured distribution. The effect of the smoothing factor on the solution is illustrated. CONCLUSIONS: This method can be used during development to facilitate process scale-up/optimization. In routine production, the method can assess the reproducibility and consistency of a coating process.

Superconductivity in Lithium- and Sodium-Doped Mercury-Based Cuprates

The effect of Na- and Li-doping in Hg-based cuprates has been studied. It has been found that superconductivity can be achieved in samples containing small amount of Na or Li. While little change is found in the crystalline structure, the formed superconducting phase have the onset T_c typically above 140 K and zero-resistance T_c up to 136K. More interestingly, the processing temperature for the doped Hg-1223 can be reduced significantly to near 700 °C which is promising for thin films growth on many technologically compatible substrates.
