Fabrication and performance of a high-power bottom-emitting InGaAs/GaAsP vertical cavity surface emitting laser with 430 /spl mu/m diameter are described. The device realises the maximum room temperature CW output power 1.52 W at 987.6 nm with FWHM 0.8 nm. The far-field divergence angle is below 20/spl deg/. This paper proposes non-Gaussian models for parametric spectral estimation with application to event-related desynchronization (ERD) estimation of nonstationary EEG. Existing approaches for time-varying spectral estimation use time-varying autoregressive (TVAR) state-space models with Gaussian state noise. The parameter estimation is solved by a conventional Kalman filtering. This study uses non-Gaussian state noise to model autoregressive (AR) parameter variation with estimation by a Monte Carlo particle filter (PF). Use of non-Gaussian noise such as heavy-tailed distribution is motivated by its ability to track abrupt and smooth AR parameter changes, which are inadequately modeled by Gaussian models. Thus, more accurate spectral estimates and better ERD tracking can be obtained. This study further proposes a non-Gaussian state space formulation of time-varying autoregressive moving average (TVARMA) models to improve the spectral estimation. Simulation on TVAR process with abrupt parameter variation shows superior tracking performance of non-Gaussian models. Evaluation on motor-imagery EEG data shows that the non-Gaussian models provide more accurate detection of abrupt changes in alpha rhythm ERD. Among the proposed non-Gaussian models, TVARMA shows better spectral representations while maintaining reasonable good ERD tracking performance. 相似文献

Dielectric ceramics based on the solid solution (1 − x)Bi0.5Na0.5TiO3 (BNT)-xCaTiO3 (CT) were synthesized by the conventional solid-state route. BNT with various contents of CT formed a complete solid solution
and exhibited a rhombohedral structure. CT in this solid solution with BNT was observed to decrease the dielectric constant
at higher temperatures and raise the dielectric constant at lower temperatures. On the other hand, decreased ferroelectricity
was observed with increasing CT concentration, resulting in a downward shift of the depolarization temperature and a decrease
of the dissipation factor. With the addition of Mn2+ to 0.86BNT-0.14CT, the temperature characteristics of capacitance were improved (−55°C to 250°C, ΔC/C

An integrated digital controller for dc-dc switch-mode power supplies (SMPS) used in portable applications is introduced. The controller has very low power consumption, fast dynamic response, and can operate at programmable constant switching frequencies exceeding 10 MHz. To achieve these characteristics, three novel functional blocks, a digital pulse-width modulator based on second-order sigma-delta concept (Sigma-Delta DPWM), dual-clocking mode compensator, and nonlinear analog-to-digital converter are combined. In steady state, to minimize power consumption, the controller is clocked at a frequency lower than SMPS switching frequency. During transients the clock rate is increased to the switching frequency improving transient response. The controller integrated circuit (IC) is fabricated in a standard 0.18-mum process and tested with a 750-mW buck converter prototype. Experimental results show the controller current consumption of 55 muA/MHz and verify closed-loop operation at programmable switching frequencies up to 12.3 MHz. Simulation results indicating that this architecture can potentially support operation at switching frequencies beyond 100 MHz are also presented. 相似文献

Using a fluorinated high-k/metal gate stack combined with a stress relieved preoxide (SRPO) pretreatment before high-k deposition, we show significant device reliability and performance improvements. This is a critical result since threshold voltage instability may be a fundamental problem, and performance degradation for high-fc is a concern. The novel fluorinated TainfinCy/HfZrOinfin/SRPO gate stack device exceeds the positive-bias-temperature-instability and negative-bias-temperature-instability targets with sufficient margin and has electron mobility at 1 MV/cm comparable to the industrial high-quality polySi/SiON device on bulk silicon. 相似文献

A scenario with two single-user links, one licensed to use the spectral resource (primary) and one unlicensed (secondary or cognitive), is considered. According to the cognitive radio principle, the activity of the secondary link is required not to interfere with the performance of the primary. Therefore, in this paper, it is assumed that the cognitive link accesses the channel only when sensed idle. Moreover, the analysis includes: (1) random packet arrivals; (2) sensing errors due to fading at the secondary link; (3) power allocation at the secondary transmitter based on long-term measurements. In this framework, the maximum stable throughput of the cognitive link (in packets/slot) is derived for a fixed throughput selected by the primary link. The model is modified so as to allow the secondary transmitter to act as a ldquotransparentrdquo relay for the primary link. In particular, packets that are not received correctly by the intended destination might be decoded successfully by the secondary transmitter. The latter can, then, queue and forward these packets to the intended receiver. A stable throughput of the secondary link with relaying is derived under the same conditions as before. Hafnium aluminate (HfAlO) high-k films deposited by Metal Organic Chemical Vapour Deposition (MOCVD) with various Al concentrations were investigated. The results of electrical measurements show the feasibility of adjusting the relative dielectric constant of the layers in a wide range (9–16), when the aluminium concentration varies between 4% and 38%. The minimum leakage current occurs for Al concentrations up to 9%. The thinner films show Poole–Frenkel-like conduction at low field and Fowler–Nordheim-like conduction at moderate/high field, even at higher concentrations of Al into the film, while thicker films show a higher hysteresis due to an increased number of slow trapping centres in the film. 相似文献

Space-time block codes (STBCs) have attracted recent interest due to their ability to take advantage of both space and time diversity to reliably transmit data over a wireless fading channel. In many cases, their design is based on asymptotically tight performance criteria, such as the worst-case pairwise error probability (PEP) or the union bound. However, these quantities fail to give an accurate performance picture, especially at low signal-to-noise ratio, because the classical union bound is known to be loose in this case. This paper develops tighter performance criteria for STBCs which yield considerably better bounds. First, the union bound is developed as the average of the exact PEPs. By noting that some of the terms in the bound are redundant, a second bound is obtained by expurgation. Since this still yields a loose bound, a tighter bound, denoted as the progressive union bound (PUB), is obtained. Because the PUB cannot be computed in closed form, in its most general case, and to avoid computing a high-dimensional numerical integration, its saddlepoint approximation is developed. In addition to the significant improvement of the PUB analysis over other bounding methods, it is also shown that codes designed to optimize the PUB can perform better than those obtained by the looser criteria 相似文献
