Capacitance-voltage (C-V) characteristics of double-gate ultrathin silicon-on-insulator (SOI) MOSFETs are numerically investigated in detail. The measured back-gate bias dependence is reproduced by the Poisson-Schrodinger solver including the highly precise physical models for many-body interactions of carrier-carrier and carrier-ion, and for incomplete ionization of doping impurities in whole semiconductor regions of n+poly-Si/oxide/SOI/oxide/p-Si capacitor including the volume inversion. In addition, we study the higher subband effect at higher temperature in detail, in order to deduce the impacts of self-heating and nonstatic transport  相似文献

From the viewpoint of mitigating global warming by SF6 gas, this paper discusses breakdown (BD) characteristics of different electronegative gas mixtures with N2O gas as SF6 gas substitutes for quasi-uniform electric field under lightning impulse voltage applications. Experimental results revealed the positive synergism in breakdown strength of binary N2O / CO2 and ternary N2O / CO2 / O2 gas mixtures, respectively. Furthermore, N2 gas as a retardant gas was also mixed with the electronegative gas mixtures in order to reduce the electron energy into the effective levels of electron attachment ability by the electronegative gas mixtures. As the result, ternary N2O / CO2 / N2 and quaternary N2O / CO2 / O2 / N2 gas mixtures could exhibit the significant synergistic effect in breakdown strength. The optimum mixture rate of quaternary N2O / CO2 / O2 / N2 gas mixtures was consistent with that estimated by assuming the independent contribution of component gases to the improvement of impulse BD characteristics.  相似文献

We investigated the influence of testicular and adrenal androgens on the presence of gap junctions between folliculo‐stellate cells in the anterior pituitary glands of 60‐day‐old Wistar‐Imamichi strain male rats. The animals were separated into six groups: Group A served as the controls and had free access to a normal diet and water, Group B was given a normal diet and 0.9% NaCl for their drinking water as the controls of adrenalectomized groups, Group C was castrated, Group D was adrenalectomized, Group E was both castrated and adrenalectomized, and Group F was also both castrated and adrenalectomized. In addition, the animals of Group F were administered a dose of testosterone that is known to produce high physiological levels of the hormones in plasma. Five rats from each group were sacrificed 1, 2, 3, 4, 5, 6, and 7 days after their respective operation, and the anterior pituitary glands were removed and prepared for observation by transmission electron microscopy. We quantified the number of follicles and gap junctions and calculated the rate of occurrence as the ratio of the number of gap junctions existing between folliculo‐stellate cells per intersected follicle profile. Simultaneous removal of adrenal glands with castration resulted in a significantly decrease in the number of gap junctions, whereas the administration of testosterone to these rats compensated for this change. These observations indicate that the preservation of gap junctions between folliculo‐stellate cells is mainly dependent on androgens from both the testes and adrenal glands in adult male rats. Research on noise robust speech recognition has mainly focused on dealing with relatively stationary noise that may differ from the noise conditions in most living environments. In this paper, we introduce a recognition system that can recognize speech in the presence of multiple rapidly time-varying noise sources as found in a typical family living room. To deal with such severe noise conditions, our recognition system exploits all available information about speech and noise; that is spatial (directional), spectral and temporal information. This is realized with a model-based speech enhancement pre-processor, which consists of two complementary elements, a multi-channel speech–noise separation method that exploits spatial and spectral information, followed by a single channel enhancement algorithm that uses the long-term temporal characteristics of speech obtained from clean speech examples. Moreover, to compensate for any mismatch that may remain between the enhanced speech and the acoustic model, our system employs an adaptation technique that combines conventional maximum likelihood linear regression with the dynamic adaptive compensation of the variance of the Gaussians of the acoustic model. Our proposed system approaches human performance levels by greatly improving the audible quality of speech and substantially improving the keyword recognition accuracy.  相似文献

Cu-NMR spectra and the nuclear spin-lattice relaxation rate T 1 -1 have been studied intensively on the bilayer type high-Tc cuprate La1.89Ca1.11Cu2O6+ (La2126). The resonance line shift showed a monotonic decrease with lowering temperature in the normal state, indicating that this compound belongs to the lightly-doped region. The Curie-Weiss temperature dependence of (T1T)–1 in the normal state shows that the pseudo spin-gap does not always exist in the light-doped bilayer systems.  相似文献

Large single crystals of (La1–x Ca x )2CaCu2O6 were synthesized by the travelling solvent floating zone (TSFZ) technique. The dimension of the grown boules was typically 4 mm×30 mm long with thec-axis perpendicular to the growth direction. After oxygen loading at 1080°C in 400 atm of O2, they became superconductive with a sharp transition at around 50 K. The resistivity was metallic both along thec-axis and within theab-plane, with an anisotropy ratio of 2( c/ ab ) 50 which is almost independent of temperature. Details of the crystal growth, heat treatment procedures, and the results of electrical and magnetic property measurements are presented.  相似文献

The present study was carried out to examine if the positional distribution of medium-chain fatty acid (MCF) in dietary synthetic fat influences lymphatic transport of dietary fat and the chemical composition of chylomicrons in rats with permanent cannulation of thoracic duct. Four types of synthetic triacylglycerol were prepared: (i) sn-1(3) MCF-sn 2 linoleic acid, (ii) interesterified sn-1(3) MCF-sn 2 linoleic acid, (iii) sn-2 MCF-sn-1(3) linoleic acid, and (iv) interesterified sn-2 MCF-sn-1(3) linoleic acid. A purified diet composed of equal amounts of the synthetic fat and cocoa butter was given to rats with permanent lymph duct cannulation. The positional distribution of MCF in the dietary fat had no significant effect on the lymph flow, triacylglycerol output, phospholipid output, lipid composition of chylomicrons, or the particle size. The positional distribution of MCF in the synthetic triacylglycerol was maintained in the chylomicron triacylglycerol. These results showed that MCF in the dietary triacylglycerol is transported into lymphatics and the positional distribution is well preserved in chylomicron triacylglycerol.  相似文献

Satoyoshi syndrome consists of painful intermittent muscle spasms, alopecia and diarrhea. The age of onset is commonly less than 20 years of age. Adult onset of this syndrome is rare. We report a 65-year-old Japanese woman with Satoyoshi's syndrome of adult onset. Satoyoshi's syndrome of adult onset shows no skeletal abnormalities, in comparison with the classical pediatric cases. The clinical features in our patient revealed the benign and long-term course of muscle spasm and alopecia. This progression differed markedly from the other patients of adult onset. Thus, the severity of Satoyoshi's syndrome is variable in adult onset cases, and this diagnosis should be considered in adults with various and unexplained muscle spasms.  相似文献

Abstract— A full‐color eyewear display with over 85% see‐through transmittance with a 16° horizontal field of view was developed. Very low color crosstalk, less than 0.008 Δuv′ uniformity, and 120% NTSC color gamut were achieved. Waveguides with two in‐ and out‐coupling reflection volume hologram elements enabled a simple configuration that has an optical engine beside the user's temples. The reflection volume hologram elements used on the waveguides realized a small thickness of 1.4 mm for each waveguide, and an out‐coupling reflection volume hologram used as an optical combiner contributed a high see‐through transmittance of 85% due to its wavelength selectivity. However, there are technical challenges in achieving a reasonable screen size and quality color images with optics that utilize holographic waveguides because holograms have large chromatic dispersions compared to conventional optical elements such as lenses and mirrors. Approaches to overcome these issues are described.  相似文献

The erythroid-potentiating activity (EPA) of the tissue inhibitor of metalloproteinase-1 (TIMP-1) was re-examined using ELM-I-1-3, a mouse erythroleukemia cell line, which responded well to erythropoietin. Depletion of pre-existing TIMP-1 from fetal calf serum in culture medium using monoclonal antibody suppressed erythropoietin-induced differentiation as measured by the induction of hemoglobin, commitment assay and globin mRNAs. The removal of TIMP-1 also suppressed the proliferation of ELM-I-1-3 as measured by cell number and de novo DNA synthesis. These changes were reversed by the addition of purified TIMP-1 to the culture medium. Anti-TIMP-1 antibody also blocked both hexamethylene bisacetamide (HMBA)-induced erythroid differentiation and the proliferation of both ELM-I-1-3 and Friend erythroleukemia cells. Considering previous reports analyzing the chemical induction of Friend mouse erythroleukemia cell differentiation, our results suggest that erythropoietin- or HMBA-induced erythroid differentiation might also be coupled with cell proliferation. Our 3H thymidine-uptake experiment shows that TIMP-1 removal was also effective in the inhibition of cell growth of various other cell lines in addition to erythroleukemia cell lines. These results suggest that EPA action of TIMP-1 on erythroid leukemia cell lines is closely related to its activity to promote the cell growth of various cell lines and cells including erythroleukemia cell lines.  相似文献
