The effects of surface recombination on an AlGaAs/GaAs HBT have been investigated. Studies of Gummel-plots for devices with different sized base emitter junctions made it possible to separate the surface recombination from the bulk current. An extension of the Gummel–Poon model that includes this surface recombination current is suggested. The large-signal performance was evaluated by two methods, power spectrum characteristics and by design and characterization of a power amplifier. For these two measurement set-ups, measured data was compared with simulations of the model both including and excluding the surface recombination current. It is clearly seen that without including the surface recombination current, it is impossible to correctly represent the large-signal performance. The model is also verified with DC characteristics and S-parameters.  相似文献

To be able to produce highly oriented and strong fibers from polymer solutions, a high elongational rate during the fiber-forming process is necessary. In the air-gap spinning process, a high elongational rate is realized by employing a high draw ratio, the ratio between take-up and extrusion velocity. Air-gap spinning of lignin–cellulose ionic-liquid solutions renders fibers that are promising to use as carbon fiber precursors. To further improve their mechanical properties, the polymer orientation should be maximized. However, achieving high draw ratios is limited by spinning instabilities that occur at high elongational rates. The aim of this experimental study is to understand the link between solution properties and the critical draw ratio during air-gap spinning. A maximum critical draw ratio with respect to temperature is found. Two mechanisms that limit the critical draw ratio are proposed, cohesive breach and draw resonance, the latter identified from high-speed videos. The two mechanisms clearly correlate with different temperature regions. The results from this work are not only of value for future work within the studied system but also for the design of air-gap spinning processes in general. © 2019 Wiley Periodicals, Inc. J. Appl. Adults of the sorghum chafer, Pachnoda interrupta Olivier (Coleoptera: Scarabaeidae: Cetoniinae), form aggregations during the mating period in July, but also in October. The beetles aggregate on food sources, e.g., Acacia spp. trees or sorghum with ripe seeds, to feed and mate. During the mating season, field trapping experiments with live beetles as bait demonstrated attraction of males to unmated females, but not to mated females or males, indicating the presence of a female-emitted sex pheromone. Unmated females combined with banana (food source) attracted significantly more males and females than did unmated females alone. Other combinations of beetles with banana were not more attractive than banana alone. Thus, aggregation behavior appears to be guided by a combination of pheromone and host volatiles. Females and males were extracted with hexane during the mating period, and the extracts were compared by using GC-MS. In a field trapping experiment, 19 compounds found only in females were tested, both singly and in a mixture. Traps baited with one of the female-associated compounds, phenylacetaldehyde, caught significantly more beetles than any other treatment. However, the sex ratio of beetles caught in these traps did not differ from that of control traps, and it is possible that other components may be involved in the sex pheromone signal. Furthermore, traps baited with a mixture of all 19 compounds attracted significantly fewer beetles than did phenylacetaldehyde alone.  相似文献

Future manufacturing systems need to be more flexible, to embrace tougher and constantly changing market demands. They need to make better use of plant data, ideally utilising all data from the entire plant. Low-level data should be refined to real-time information for decision-making, to facilitate competitiveness through informed and timely decisions. The Line Information System Architecture (LISA), is presented in this paper. It is an event-driven architecture featuring loose coupling, a prototype-oriented information model and formalised transformation services. LISA is designed to enable flexible factory integration and data utilisation. The focus of LISA is on integration of devices and services on all levels, simplifying hardware changes and integration of new smart services as well as supporting continuous improvements on information visualisation and control. The architecture has been evaluated on both real industrial data and industrial demonstrators and it is also being installed at a large automotive company. This article is an extended and revised version of the paper presented at the 2015 IFAC Symposium on Information Control in Manufacturing (INCOM 2015). The paper has been restructured in regards to the order and title of the chapters, and additional information about the integration between devices and services aspects have been added. The introduction and the general structure of the paper now better highlight the contributions of the paper and the uniqueness of the framework.  相似文献

A common method to explore the somatosensory function of the brain is to relate skin stimuli to neurophysiological recordings. However, interaction with the skin involves complex mechanical effects. Variability in mechanically induced spike responses is likely to be due in part to mechanical variability of the transformation of stimuli into spiking patterns in the primary sensors located in the skin. This source of variability greatly hampers detailed investigations of the response of the brain to different types of mechanical stimuli. A novel stimulation technique designed to minimize the uncertainty in the strain distributions induced in the skin was applied to evoke responses in single neurons in the cat. We show that exposure to specific spatio-temporal stimuli induced highly reproducible spike responses in the cells of the cuneate nucleus, which represents the first stage of integration of peripheral inputs to the brain. Using precisely controlled spatio-temporal stimuli, we also show that cuneate neurons, as a whole, were selectively sensitive to the spatial and to the temporal aspects of the stimuli. We conclude that the present skin stimulation technique based on localized differential tractions greatly reduces response variability that is exogenous to the information processing of the brain and hence paves the way for substantially more detailed investigations of the brain''s somatosensory system.  相似文献

The proximity effect in successively developed direct-write electron-beam lithography gratings is measured. The grating relief shapes are obtained from the measured power in several of the gratings' diffraction orders. Describing the proximity effect by a convolution with a double Gaussian point-spread function, we determine the parameters of the point-spread function. The writing part of the point-spread function is found to increase significantly with increasing development time, the background part much less.  相似文献

This paper presents a novel approach to the design of a digital ohmmeter with a resolution of <60 μΩ based on a general-purpose microcontroller and a high-impedance instrumentation amplifier only. The design uses two digital I∕O-pins to alternate the current through the sample resistor and combined with a proper firmware routine, the design is a lock-in detector that discriminates any signal that is out of phase∕frequency with the reference signal. This makes it possible to selectively detect the μV drop across sample resistors down to 55.6 μΩ using only the current that can be supplied by the digital output pins of a microcontroller. This is achieved without the need for an external reference signal generator and does not rely on the computing processing power of a digital signal processor.  相似文献
