The optical emission characteristics of biaxially compressed InAs x P1− x /InP strained single quantum well (QW) structures, with nominal compositionx=0.67, have been investigated using photoluminescence (PL) and photoluminescence excitation (PLE) spectroscopies. The highly strained QWs exhibit intense and narrow PL in the 0.9–1.5 μm wavelength range, similar to the lattice-matched InGaAs(P)/InP system. The 20 K PLE spectra exhibit well-resolved features attributed ton=1 heavy hole (E1H1) and light hole (E1L1) transitions in the 1.0–1.5 μm wavelength range. In addition, features attributed to transitions betweenn=2 electrons and heavy holes (E2H2), and betweenn=1 electrons and unconfined holes (E1Hf), were observed. The energy splitting between the heavy-hole and light-hole bands was found to be a sensitive measure of the band offsets in the system. The best prediction of this splitting was obtained for a valence band offset of δE V ∼0.25δE G . This value of band offset was in agreement with the energy position of the E1Hf transition. The observed transition energies were also compared with the results of a finite square well model, taking into account the effects of strain, and the results offer further support for the band offset assignment. This study indicates that the InAsP system may be advantageous for application in strained-layer optoelectronic devices operating in the 1.3–1.6 μm wavelength range.  相似文献

In a comprehensive literature study applied measurement methods for determination of the specific electrical conductivity of slags were compared. Based on these conclusions, a Tammann furnace was modified to a conductivity measuring system with four electrodes. A qualitative and quantitative comparison of results from literature with the practical results of multiple investigations of CaF2 slags with a purity of 99.5% was carried out.  相似文献

While experimenting with the growth of metal-containing amorphous carbon (a-c:Me) thin films using two different growth processes, self-assembled multilayered structures were observed. One of the processes is a reactive magnetron sputter deposition process. The other process is a mass selective ion beam deposition process. Despite of the differences in the growth method and the growth condition, self-assembled multilayered thin films, consisting of alternating dark layer and bright layer, were obtained in both processes. Based on the consideration of energy for atomic diffusion in the thin films, the growth mechanism is discussed.  相似文献

The relative populations and transverse relaxation times of the solid-like hydrogen pool (PB and T2B) and the magnetization transfer (MT) rates between the solid-like and liquid-like hydrogen pools (kappa) have been determined for three different agar gel concentrations (2%, 4%, and 8% by weight) as well as excised fibroglandular breast tissue specimens. PB was determined to be .003(.001), .01(.002), .02(.01), and .06(.01); T2B was determined to be 13.0(.2), 14.0(.1), 14.5(.1) and 15.2(1.3) microseconds; and kappa was determined to be 0.78(.01), 1.15(.02), 2.00(.02), and 3.55(1.5) sec-1 for the 2%, 4%, and 8% agar gels and the fibroglandular tissue, respectively. The image signal intensities of a pulsed MTC-prepared gradient-echo imaging technique are predicted using these MT parameters and are shown to agree well with experimental data obtained from a clinical MR imaging system. This technique is shown to suppress signal intensity of fibroglandular breast tissue by 40%-50% without exceeding SAR limits (< or = 8 W/kg) and is helpful for visualizing lesions and silicone implants.  相似文献
