Liquid phase epitaxial growth of InP/InGaAs(P) infrared emitting diodes was studied systematically. Small area surface emitting LED chips were prepared to cover completely the 1100–1700 nm wavelength ranges. Nine different diodes were fabricated with optimal spacing of the peak emission wavelengths in order to have sufficient overlapping of their spectra. Efficient LEDs with narrow spectra have been realised by careful selection of the layer structure and growth conditions. Thick active layers with constant composition and abrupt interfaces have been grown for each emission wavelength. The long wavelength diodes (1275–1675 nm) were grown with additional quaternary layer(s) to prevent the melt-back of the active layer by InP melt. Low growth temperature (590°C) was used to prepare the LED structures. In the spectral range of 1250–1520 nm higher growth temperatures (625–645°C) were necessary to improve the device parameters. Such phenomena confirm the existence of the miscibility gap in the InGaAsP quaternary crystal system. Quaternary layers grown in the middle of the immiscibile region showed non-uniform composition and ragged interfaces at the upper heterojunction.  相似文献

Herein we describe a new methodology for the asymmetric hydrogenation (AH) of 2‐substituted pyridinium salts. An iridium catalyst based on a mixture of a chiral monodentate phosphoramidite and an achiral phosphine was shown to hydrogenate N‐benzyl‐2‐arylpyiridinium bromides to the corresponding N‐benzyl‐2‐arylpiperidines with full conversion and good enantioselectivity. The mechanism of the reaction under optimized conditions was investigated via kinetic measurements and isotopic labeling experiments. Our study suggests that the hydrogenation starts with a 1,4‐hydride addition and that the enantiodiscriminating step involves the reduction of an iminium intermediate.

It has been well documented that water production in PEM fuel cells occurs in discrete locations, resulting in the formation and growth of discrete droplets on the gas diffusion layer (GDL) surface within the gas flow channels (GFCs). This research uses a simulated fuel cell GFC with three transparent walls in conjunction with a high speed fluorescence photometry system to capture videos of dynamically deforming droplets. Such videos clearly show that the droplets undergo oscillatory deformation patterns. Although many authors have previously investigated the air flow induced droplet detachment, none of them have studied these oscillatory modes. The novelty of this work is to process and analyze the recorded videos to gather information on the droplets induced oscillation. Plots are formulated to indicate the dominant horizontal and vertical deformation frequency components over the range of sizes of droplets from formation to detachment. The system is also used to characterize droplet detachment size at a variety of channel air velocities. A simplified model to explain the droplet oscillation mechanism is provided as well.  相似文献

Amine-carbamate self-immolative (SI) spacers represent practical and versatile tools in targeted prodrugs, but their slow degradation mechanism limits drug activation at the site of disease. We engineered a pyrrolidine-carbamate SI spacer with a tertiary amine handle which strongly accelerates the spacer cyclization to give a bicyclic urea and the free hydroxy groups of either cytotoxic (Camptothecin) or immunostimulatory (Resiquimod) drugs. In silico conformational analysis and pKa calculations suggest a plausible mechanism for the superior efficacy of the advanced SI spacer compared to state-of-art analogues.  相似文献
