Modeling of current-voltage characteristics for strained andlattice matched HEMT's on InP substrate using a variational chargecontrol model

A model for the calculation of the current-voltage characteristics of strained In_0.52Al_0.48As/In_xGa_1-xAs on InP substrate High Electron Mobility Transistors (HEMT's), based on a variational charge control model, is presented. A polynomial fit of the two-dimensional electron gas (2DEG) density is used for the calculation of the current-voltage characteristics. The effect of strain is introduced into the 2DEG density versus gate voltage relation. Very good agreement between the calculated and measured I-V characteristics was obtained. In addition, our results show that, for an indium mole fraction of the In_xGa_1-xAs channel in the range 0.53-0.60, increasing the indium mole fraction lowers the threshold voltage and hence increases the drain current at the same gate bias

基于质点弹道方程的破片外弹道特性分析

为了准确表征破片弹道,基于质点弹道方程和经典破片阻力公式建立了破片运动方程,对典型工况的钢破片和钨破片外弹道特性进行了计算分析。结果表明破片最大射程对应的射角约为21°; 随着破片初始射角的增大,破片落地动能先急剧减小,在约10°射角后又缓慢增加。采用抛物线和射线2种形式的计算方法分析了典型破片在不同初始射角条件下的落地动能和最大射程,该方法对破片最大杀伤半径、破片的毁伤效能评估、杀爆战斗部动静爆试验靶场布置位置的合理性和弹药储存安全距离的判断等方面具有一定参考价值。     

敞口式舱内设备热防护分析设计与研究

针对飞行器在热分离过程中及分离后飞行的恶劣热环境条件下,提出了敞口式舱内设备热防护设计方法.通过对设备进行穿戴式结构设计获取各种异型设备的通用化设计方法,针对接触面的热量转移问题提出面积热阻计算公式,有效解决了非金属材料的热环境适应性问题,根据地面石英灯考核试验获得了设备的热防护效果,并基于此开展了与传统热防护材料的性...     

Influence of Shaping Condition on Etherification Performance of Hβ Zeolite

Etherification reaction of FCC light gasoline over Hβ zeolite was investigated to decrease the light olefins in motor gasoline while enhancing octane. Etherification activity of several molecular sieve catalysts for FCC light gasoline was studied in a fixed-bed reactor. The influence of pore-enlarging agent (PEG) with different molecular weight, binder (γ-Al₂O₃), and peptizing agent (HNO₃) in the shaping process on etherification activity of Hβ zeolite was studied. The impregnating ways of precursor of oxides and the order of extruding and impregnating were also investigated. The results show that the activity of extruded Hβ zeolite before impregnating precursor of oxides is higher than the reverse order. The best shaping condition obtained was PEG-4000 10%, γ-Al₂O₃ 20%, and HNO₃ 10%. At the optimal reaction condition, the conversion of tert-olefins reached the peak. 62.93%, the yield of TAME, is also high and the technology can be applied to industry as well.     

无线信道中的单载波频域均衡技术研究

介绍了单载波频域均衡技术的原理,与单载波时域均衡以及多载波OFDM系统进行了比较。该技术结合了两者的优点:能有效对抗多径信道,且具有较低的复杂度;降低了峰均比和对载波频偏、相位噪声的敏感性,因而在无线通信领域具有广阔的应用前景。
