We demonstrate ultra-thin (<150 nm) Si1−x Ge x dislocation blocking layers on Si substrates used for the fabrication of tensile-strained Si N channel metal oxide semiconductor (NMOS) and Ge P channel metal oxide semiconductor (PMOS) devices. These layers were grown using ultra high vacuum chemical vapor deposition (UHVCVD). The Ge mole fraction was varied in rapid, but distinct steps during the epitaxial layer growth. This results in several Si1−x Ge x interfaces in the epitaxially grown material with significant strain fields at these interfaces. The strain fields enable a dislocation blocking mechanism at the Si1−x Ge x interfaces on which we were able to deposit very smooth, atomically flat, tensile-strained Si and relaxed Ge layers for the fabrication of high mobility N and P channel metal oxide semiconductor (MOS) devices, respectively. Both N and P channel metal oxide semiconductor field effect transister (MOSFETs) were successfully fabricated using high-k dielectric and metal gates on these layers, demonstrating that this technique of using ultra-thin dislocation blocking layers might be ideal for incorporating high mobility channel materials in a conventional CMOS process.  相似文献

In this paper, an efficient Cyclic Prefix (CP) reconstruction scheme is proposed for Single-Carrier systems with Frequency-Domain Equalization (SC-FDE) that employ insufficient length of CP at the transmitter. By utilizing a decision feedback filter to cancel the residual InterSymbol Interference (ISI) in the equalized signal, the proposed scheme can effectively lower the low bound of performance for the CP reconstruction schemes and can greatly improve the Bit Error P~te (BER) performance of SC-FDE systems. In addition, the existing methods and the proposed scheme are also optimized. It is shown in the simulation results that, when the Signal-to-Noise Ratio (SNR) exceeds a certain threshold, the proposed scheme can achieve the low bound of performance for the existing methods. Moreover, by increasing the number of iteration or through optimization, the low bound can be outperformed.  相似文献

In this paper, we propose a novel iterative scheme for exploiting transmit diversity using parallel independent Inter-Symbol Interference (ISI) channels. In this adaptive iterative scheme, we use EXtrinsic Information Transfer (EXIT) chart tool to choose appropriate iterative method from Iterative Combining (IC), used as parallel concatenation turbo-like scheme, and Turbo Equalization (TE), used as serial concatenation turbo-like scheme. It is show that the proposed iterative scheme provides excellent performance both analytically and through simulations without any compute complexity increase comparable to IC.  相似文献

Power-aware routing based on DSR for Mobile Ad hoc NETworks   总被引:1,自引:0,他引:1  
Energy consumption is a crucial design concern in Mobile Ad hoc NETworks (MANETs) since nodes are powered by batteries with limited energy, whereas Dynamic Source Routing (DSR) protocol does not take the energy limitation of MANET nodes into account. This paper proposes an energy-saving routing algorithm based on DSR: Power Aware Routing protocol based on DSR (PAR-DSR). The design objective of PAR-DSR is to select energy-efficient paths. The main features of PAR-DSR are: (1) Nodes use the Signal Attenuation Rate (SAR) to conduct power control operations; (2) Minimum path cost as metric to balance the traffic and energy consumption of wireless nodes. The simulation results show that PAR-DSR can greatly reduce the energy consumption of MANET nodes. The average node lifetime of PAR-DSR is 50%-77% longer than that of DSR.  相似文献

Optimal wavelet filter design for remote sensing image compression   总被引:1,自引:0,他引:1  
A new approach for designing the Biorthogonal Wavelet Filter Bank (BWFB) for the purpose of image compression is presented in this letter. The approach is decomposed into two steps. First, an optimal filter bank is designed in theoretical sense based on Vaidyanathan's coding gain criterion in SubBand Coding (SBC) system. Then the above filter bank is optimized based on the criterion of Peak Signal-to-Noise Ratio (PSNR) in JPEG2000 image compression system, resulting in a BWFB in practical application sense. With the approach, a series of BWFB for a specific class of applications related to image compression, such as remote sensing images, can be fast designed. Here, new 5/3 BWFB and 9/7 BWFB are presented based on the above approach for the remote sensing image compression applications. Experiments show that the two filter banks are equally performed with respect to CDF 9/7 and LT 5/3 filter in JPEG2000 standard; at the same time, the coefficients and the lifting parameters of the lifting scheme are all rational, which bring the computational advantage, and the ease for VLSI implementation.  相似文献

In this paper, we report the study of the electrical characteristics of GaN and AlGaN vertical p-i-n junctions and Schottky rectifiers grown on both sapphire and SiC substrates by metal-organic chemical-vapor deposition. For GaN p-i-n rectifiers grown on SiC with a relatively thin “i” region of 2 μm, a breakdown voltage over 400 V, and forward voltage as low as 4.5 V at 100 A/cm2 are exhibited for a 60-μm-diameter device. A GaN Schottky diode with a 2-μm-thick undoped layer exhibits a blocking voltage in excess of ∼230 V at a reverse-leakage current density below 1 mA/cm2, and a forward-voltage drop of 3.5 V at a current density of 100 A/cm2. It has been found that with the same device structure and process approach, the leakage current of a device grown on a SiC substrate is much lower than a device grown on a sapphire substrate. The use of Mg ion implantation for p-guard rings as planar-edge terminations in mesageometry GaN Schottky rectifiers has also been studied.  相似文献

In this paper we propose a Distributed Hash Table (DHT)-based peer-to-peer resource discovery protocol designed for large-scale Mobile Ad-hoc NETwork (MANET). The proposed Mobile Resource Discovery Protocol (MRDP) uses a distributed dynamic clustering algorithm to adaptively and rapidly group nodes in a MANET for resource discovery purpose, and utilizes DHTs to efficiently cache resource information in a peer-to-peer manner. We provide a probabilistic lower bound on the performance of the MRDP. We also present simulation results under different scenarios to show that MRDP has low message overheads and its performance is highly insensitive to the size of the MANET. These characteristics make MRDP suitable for large-scale MANETs.  相似文献

Wireless communication is susceptible to radio interference and jamming attacks, which prevent the reception of communications. Most existing anti-jamming work does not consider the location information of radio interferers and jammers. However, this information can provide important insights for networks to manage its resource in different layers and to defend against radio interference. In this paper, we investigate issues associated with localizing jammers in wireless networks. In particular, we formulate the jamming effects using two jamming models: region-based and signal-to-noise-ratio(SNR)-based; and we categorize network nodes into three states based on the level of disturbance caused by the jammer. By exploiting the states of nodes, we propose to localize jammers in wireless networks using a virtual-force iterative approach. The virtual-force iterative localization scheme is a range-free position estimation method that estimates the position of a jammer iteratively by utilizing the network topology. We have conducted experiments to validate our SNR-based jamming model and performed extensive simulation to evaluate our approach. Our simulation results have showed that the virtual-force iterative approach is highly effective in localizing a jammer in various network conditions when comparing to existing centroid-based localization approaches.  相似文献

To setup efficient wireless mesh networks, it is fundamental to limit the overhead needed to localize a mobile user. A promising approach is to rely on a rendezvous-based location system where the current location of a mobile node is stored at specific nodes called locators. Nevertheless, such a solution has a drawback, which happens when the locator is far from the source–destination shortest path. This results in a triangular location problem and consequently in increased overhead of signaling messages. One solution to prevent this problem would be to place the locator as close as possible to the mobile node. This requires however to predict the mobile node’s location at all times. To obtain such information, we define a mobility prediction model (an agenda) that, for each node, specifies the mesh router that is likely to be the closest to the mobile node at specific time periods. The location service that we propose formalizes the integration of the agenda with the management of location servers in a coherent and self-organized fashion. To evaluate the performance of our system compared to traditional approaches, we use two real-life mobility datasets of Wi-Fi devices in the Dartmouth campus and Taxicabs in the bay area of San Francisco. We show that our strategy significantly outperforms traditional solutions; we obtain gains ranging from 39 to 72% compared to the centralized scheme and more than 35% compared to a traditional rendezvous-based solution.  相似文献

The fast pacing diversity and evolution of wireless communications require a wide variety of baseband implementations within a short time-to-market. Besides, the exponentially increased design complexity and design cost of deep sub-micron silicon highly desire the designs to be reused as much as possible. This yields an increasing demand for reconfigurable/ programmable baseband solutions. Implementing all baseband functionalities on programmable architectures, as foreseen in the tier-2 SDR, will become necessary in the future. However, the energy efficiency of SDR baseband platforms is a major concern. This brings a challenging gap that is continuously broadened by the exploding baseband complexity. We advocate a system level approach to bridge the gap. Specifically, we fully leverage the advantages (programmability) of SDR platforms to compensate its disadvantages (energy efficiency). Highly flexible and dynamic baseband signal processing algorithms are designed and implemented to exploit the abundant dynamics in the environment and the user requirement. Instead of always performing the best effort, the baseband can dynamically and autonomously adjust its work load to optimize the average energy consumption. In this paper, we will introduce such baseband signal processing techniques optimized for SDR implementations. The methodology and design steps will be presented together with 3 representative case studies in HSDPA, WiMAX and 3GPP LTE.  相似文献
