Deep ultraviolet light-emitting diode structures with a peak wavelength of 275 nm, as well as individual AlGaN:Mg layers, were grown by metalorganic chemical vapor deposition on (0001) silicon carbide. Control of the Mg profile in the devices reduced unwanted Mg-related emission at 320 nm to 1/224th of that emitted at the peak wavelength. An additional peak at 410 nm was observed to be related to oxygen incorporation in the film and confirmed with secondary ion mass spectroscopy (SIMS). Also investigated in an effort to improve hole injection were aluminum content, layer thickness, V/III ratio, activation temperature, and properties of the GaN:Mg contact layer and transparent contact metal stack. By optimizing this and other layers of the device, output powers of 0.84 mW at 1.3 A were obtained from packaged devices, with forward voltages as low as 4.9 V at 20 mA.  相似文献

Cryptography circuits for smart cards and portable electronic devices provide user authentication and secure data communication. These circuits should, in general, occupy small chip area, consume low power, handle several cryptography algorithms, and provide acceptable performance. This paper presents, for the first time, a hardware implementation of three standard cryptography algorithms on a universal architecture. The microcoded cryptography processor targets smart card applications and implements both private key and public key algorithms and meets the power and performance specifications and is as small as 2.25 mm/sup 2/ in 0.18-/spl mu/m 6LM CMOS. A new algorithm is implemented by changing the contents of the memory blocks that are implemented in ferroelectric RAM (FeRAM). Using FeRAM allows nonvolatile storage of the configuration bits, which are changed only when a new algorithm instantiation is required.  相似文献

In this paper, we suggest a decision making support system for house purchasers, using fuzzy inference and hierarchic structure of evaluation. Main part of this system consist of macro and micro evaluation. Essential factors are taken into account in macro evaluation, and unessential detailed factors are considered later in micro evaluation. The proton transfer (PT) process in the excited hydrogen bonding (HB) complex of 1-pyrenol and triethylamine, leading to the formation of a hydrogen-bonded ion pair (HBIP*) of excited pyrenolate anion and triethylammonium cation, PyO−* ··· H-N+(C2H5)3, and subsequent reaction processes of HBIP* in various solvents were investigated by picosecond and femtosecond laser photolysis, as well as by steady-state absorption and fluorescence measurements. Time constants for the PT process taking place in the time region of a few picoseconds were almost independent of the polarity of the solvent and it was suggested that the intermolecular slow motion in the HB complex, such as the intermolecular vibration and/or the torsional motion of the two moieties, might regulate the PT process. Moreover, the ionic dissociation process following the photoinduced PT process in polar solvent was directly measured. The dynamic behaviors of the excited intermolecular HB complex and underlying mechanisms are discussed by comparing these results with those on the intramolecular photoinduced PT process and with results of investigations of electron transfer systems.  相似文献

X-ray induced atomic motion on a Ge(111)-c(2 x 8) clean surface at room temperature was directly observed with atomic resolution using a synchrotron radiation (SR)-based scanning tunneling microscope (STM) system under ultra high vacuum condition. The atomic motion was visualized as a tracking image by developing a method to merge the STM images before and after X-ray irradiation. Using the tracking image, the atomic mobility was found to be strongly affected by defects on the surface, but was not dependent on the incident X-ray energy, although it was clearly dependent on the photon density. The atomic motion can be attributed to surface diffusion, which might not be due to core-excitation accompanied with electronic transition, but a thermal effect by X-ray irradiation. The crystal surface structure was possible to break even at a lower photon density than the conventionally known barrier. These results can alert X-ray studies in the near future about sample damage during measurements, while suggesting the possibility of new applications. Also the obtained results show a new availability of the in-situ SR-STM system.  相似文献

It is known that cranberry inhibits the growth of Helicobacter pylori (HP). In human stomach, HP basically induces chronic inflammation by stimulating stomach cells to secrete interleukin (IL)-8 and other inflammatory cytokines, and causes stomach cancer, etc. The aim of this study was to investigate the inhibiting effects of cranberry on HP growth and IL-8 secretion from stomach cells induced by HP, using clinically separated HP strains. HP growth in liquid culture and on-plate culture was evaluated by titration after 2-day incubation and by agar dilution technique, respectively. For IL-8 experiments, MKN-45, a stomach cancer cell line, was incubated with HP for 24 h and IL-8 in the medium was assayed by ELISA. Cranberry suppressed growth of the bacteria only in six of the 27 strains. Meanwhile, it suppressed IL-8 secretion in all the strains. The results may suggest a possible role of cranberry in prevention of stomach cancer by reducing gastric inflammation.  相似文献

Extracellular lipase was isolated and purified from the culture broth of Pseudomonas aeruginosa, an extremophile which naturally grows in water-soluble mineral cutting oil (pH 10) used as metalworking fluid (MWF) for cooling and lubrication in industrial metalworking processes. The molecular mass of the purified lipase was estimated by SDS-PAGE to be 54 kDa. The optimum pH and temperature were 11 and 70 degrees C, respectively. The enzyme is stabile over a broad pH range (pH 4-11.5). The lipase preferably acted on triacylglycerols with medium-chain fatty acids. The lipase was inhibited strongly by Zn(2+), Hg(2+), Cu(2+) and slightly by Ca(2+) and Mg(2+). Non-ionic detergents and sodiumdeoxycholate enhanced lipase activity. Alkaline lipase from P. aeruginosa, capable of growing in a water-restricted medium has excellent properties and good potential for biotechnological applications in the metal industry. Its marked stability and activity in organic solvents suggest that this lipase is highly suitable as a biotechnological tool in a water-restricted medium with a variety of applications including organosynthetic reactions and the control and prevention of MWF putrification in the metal industry.  相似文献

To observe living cell morphology on ceramics by light microscopy, we fabricated a new material—transparent β - tricalcium phosphate (t-β TCP) ceramic—for the purpose of serving as a tissue culture substrate. Bone marrow stromal cells (BMSCs) were obtained from rat femora and cultured on both t-β TCP ceramic disks and culture grade polystyrene (PS) dishes in an osteogenic medium. After 1 day of culture, cell attachment and spreading on both the t-β TCP and PS substrata were equally and clearly detected by ordinary light microscopy. After 14 days of culture, extensive cell growth, alkaline phosphatase (ALP) staining, and bone mineral deposition could be detected on both substrata. In addition, quantitative biochemical analyses revealed high DNA content, ALP activity, and osteocalcin content of these cultures. This experiment is significant in that all of the results were similarly observed on both the t-β TCP and PS substrata, indicating the excellent properties of β TCP ceramics for BMSCs culture towards osteogenic differentiation.  相似文献
