LiCoO2 is a prime example of widely used cathodes that suffer from the structural/thermal instability issues that lead to the release of their lattice oxygen under nonequilibrium conditions and safety concerns in Li‐ion batteries. Here, it is shown that an atomically thin layer of reduced graphene oxide can suppress oxygen release from LixCoO2 particles and improve their structural stability. Electrochemical cycling, differential electrochemical mass spectroscopy, differential scanning calorimetry, and in situ heating transmission electron microscopy are performed to characterize the effectiveness of the graphene‐coating on the abusive tolerance of LixCoO2. Electrochemical cycling mass spectroscopy results suggest that oxygen release is hindered at high cutoff voltage cycling when the cathode is coated with reduced graphene oxide. Thermal analysis, in situ heating transmission electron microscopy, and electron energy loss spectroscopy results show that the reduction of Co species from the graphene‐coated samples is delayed when compared with bare cathodes. Finally, density functional theory and ab initio molecular dynamics calculations show that the rGO layers could suppress O2 formation more effectively due to the strong C? Ocathode bond formation at the interface of rGO/LCO where low coordination oxygens exist. The response of single flash cell in a 180-nm flash technology to total ionizing dose (TID) is studied. The results indicate that the erased cell flips at a dose level of 100 krad(Si), whereas the programmed cell does not even at the dose level up to 1 Mrad(Si). This asymmetric phenomenon is attributed to the difference between the reference current of the comparator circuit and the intrinsic current of the flash cell. For the first time, we show that the irradiation-induced flash cell drain-current variation does not saturate at the intrinsic value, i.e. the drain current of a device with neutrally charged floating gate. After degrading to the intrinsic state, the read current of the erased cell gradually increases while the programmed cell continues to increase and then slightly drops back. Radiation tolerance comparison of single flash cell, I/O transistors and high-voltage (HV) transistors demonstrates that HV NMOS is most susceptible to ionizing radiation. This paper presents fast algorithms for the type-II and -III discrete cosine transforms of composite sequence length. In particular, a radix-q algorithm, where q is an odd integer, is derived for uniform or mixed radix decomposition of the discrete cosine transform. By combining the radix-q and radix-2 algorithms, a general decomposition method for any composite length is developed. Reduction of computational complexity can be achieved for many sequence lengths compared with that needed by the well-known radix-2 algorithm. Furthermore, both the proposed and Chan and Siu's (1993) mixed radix algorithms achieve the same computational complexity for N=3*2p and 9*2P. A strongly-guided one-dimensional (1-D) waveguide called a photonic wire has high spontaneous emission coupling efficiency, enabling one to realize low-threshold lasers. Combined with the use of 1-D photonic bandgap structures consisting of arrays of holes etched within the photonic wire, novel microcavity lasers can be realized. We have obtained directional light output from a recently realized InGaAsP photonic-wire microcavity ring lasers. The output was achieved by fabricating a 0.45-/spl mu/m-wide U-shape waveguide next to a 10-/spl mu/m diameter microcavity ring laser. The laser has a threshold pump power of around 124 /spl mu/W when optically pumped at 514 nm. It is comparable to the former structure without output coupling. The output coupling efficiency can be controlled carefully by choosing the spacing between the laser cavity and the waveguide. 相似文献
